SOI CMOS image sensor with pinned photodiode on handle wafer (SOI 핸들 웨이퍼에 고정된 광다이오드를 가진 SOI CMOS 이미지 센서)

  • We have fabricated SOI CMOS active pixel image sensor with the pinned photodiode on handle wafer in order to reduce dark currents and improve spectral response. The structure of the active pixel image sensor is 4 transistors APS which consists of a reset and source follower transistor on seed wafer, and is comprised of the photodiode, transfer gate, and floating diffusion on handle wafer. The source of dark current caused by the interface traps located on the surface of a photodiode is able to be eliminated, as we apply the pinned photodiode. The source of dark currents between shallow trench isolation and the depletion region of a photodiode can be also eliminated by the planner process of the hybrid bulk/SOI structure. The photodiode could be optimized for better spectral response because the process of a photodiode on handle wafer is independent of that of transistors on seed wafer. The dark current was about 6 pA at 3.3 V of floating diffusion voltage in the case of transfer gate TX = 0 V and TX=3.3 V, respectively. The spectral response of the pinned photodiode was observed flat in the wavelength range from green to red.

  • An electrochemical reduction of a mixture of metal oxides was conducted in a LiCl molten salt containing 3 wt% $Li_2O$ at $650^{\circ}C$. The oxide reduction was carried out by applying a current to an electrolysis cell, and the $Li_2O$ concentration was analyzed during each run. The concentration of $Li_2O$ in the electrolyte bulk phase gradually decreases according to Faraday's law due to a slow diffusion of the $O^{2-}$ ions. A hindrance effect of the unreduced metal oxides was observed for the reduction of the uranium oxide. Cs, Sr, and Ba of high heat-load fission products were diffused into and accumulated in the salt phase as predicted with thermodynamic consideration.

  • In this paper, thermal stability of Ni-silicide formed on the SOI substrate with $B_{11}$ has been characterized. The sheet resistance of Ni-silicide on un-doped SOI and $B_{11}$ implanted bulk substrate was increased after the post-silicidation annealing at $700^{\circ}C$ for 30 min. However, in case of $B_{11}$ implanted SOI substrate, the sheet resistance showed stable characteristics after the post-silicidation annealing up to $700^{\circ}C$ for 30 min. The main reason of the excellent property of $B_{11}$ sample is believed to be the retardation of Ni diffusion by the boron and bottom oxide layer of SOI. Therefore, retardation of Ni diffusion is highly desirable lot high performance Ni silicide technology.

  • Under the experimental conditions of varying the thickness(2L cm) of ginseng disc and the bulk, concentration $(C_b.{\;}%)$, the experimental results were well coincided with those of the model which was set up by using the inter disc diffusion with constant diffusivity. It was therefore convinced that the extraction rate is controlled by the diffusion rate of ginseng components through the disc. The relationship between the diffusivity$(D{\;}cm^2/min)$ and the mean concentration (C %) of soluble ginseng components in the disc is as follows, $ln{\frac{C-C_{b0}}{C_i-C_{b0}}}=ln{\frac{8}{{\pi}^2}-{\frac{{\pi}^2D}{4L^2}{\theta}$ where $C_i(%)$ is the initial concentration of soluble ginseng components and $\theta$ (min.) is the extraction time.

  • The photovoltaic properties of CIES cells on alumina substrate were improved by using the Na-doped Mo as theabotom layer of hilo back contact. Na was supplied to the CIGS bulk region from alumina/Na-doped Mo/Mo/alumina? structure, as same assimilar to the Na diffusion from soda-lime glass. The content diffusion of Na from Na-doped bfo was smaller more controlled than that from SLG. These Our results indicate that Na-doped bfo act as Na source material and contents of Na amount can be controlled without the use of an alkali barrier layer. The best CIGS solar cell with conversion efficiency of 13.34%, $J_{sc}=34.62mA/cm^2,\;V_{oc}=0.58V$ and FF=66% for an active area of $0.45cm^2$ on the alumina substrate was obtained in the condition of for 100nm Na-doped Mo/1000nm Mo.

  • In the process of pervaporation separation for aqueous ethanol solution through cellulose tai-acetate(CTA) membrane, the modelling on the solution-diffusion permeation mechanism was built up on the basis of sorption and permeation experimental results. Also its function type and parameter were examined. The composition of sorption equilibrium in three component system(Ethanol/Water/CTA) were compared with the calculated value by Flory-Huggins' equation using the pure component sorption data. In order to apply the thermodynamic equilibrium relationship between the membrane free composition in the membrane and the equilibrium composition in the liquid phase, the apparent activity this system, however, the results were not satisfied. Diffusion equations were expressed with the concentration gradient considering permeate alone, and a concentration-dependent diffusion coefficient which includes a parameter was used. And this model was fitted with the measured permeation rates. If the permeation rate and the amount of sorption of one component were much larger than those of the other, the bulk flow term could not be negligible. The flux and selectivity were increased with increasing temperature, and with decreasing downstream pressure.

  • P+N and P+NN+ solar cells with the area of 3.36 $\textrm{cm}^2$ were fabricated by thermal diffusion. Under the light intensity of 100 mW/$\textrm{cm}^2$, total area(active area) conversion efficiency was 13.4%(14.7%) for P+N cell fabricated by 15 min boron predeposition at 94$0^{\circ}C$ and 20 min annealing at 80$0^{\circ}C$, and 14.3%(15.6%) for P+NN+ cell processed by 15 min boron predeposition at 94$0^{\circ}C$ and 50 min annealing at 80$0^{\circ}C$ after 20 min back phosphorus diffusion at 1,05$0^{\circ}C$. The minority carrier lifetime in bulk of P+NN+ cells was increased about 2~3 times comparing with P+N cells because of guttering and BSF effect due to back phosphorus doping. The methods used for efficiency improvement were AR coating, Ag electroplating, back doping and fine grid pattern as well as the control of front doping profile.

  • The effect of electric fields on the response of diffusion flames in a counterflow has been investigated experimentally by varying the AC voltage and frequency. The result showed that the flame was stationary with high AC frequency above the threshold frequency, and it increased with the applied voltage and then leveled off at 35 Hz. Below the threshold frequency, however, the flame oscillated with a frequency that was synchronized with the applied AC frequency. This oscillation can be attributed to the ionic wind effect due to the generation of bulk flow, which arises from the momentum transfer by molecular collisions between neutral molecules and ions, where the ions in the reaction zone were accelerated by the Lorentz force.

  • The change of strength and water vapour diffusion resistant by soluble salts was investigated in the tuff and granite used in many stone monuments of Gyeongju area. With $Na_2SO_4$ and $CaSO_4{\cdot}2H_2O$ were treated the rock samples to understand the difference of solubility. The densities of the tested rocks were increased by the impregnation of $CaSO_4{\cdot}2H_2O$ and $Na_2SO_4$. The flexural strength was increased in the tuff samples but decreased in the granite as the salts increased in the pore. In the tuff, the uniaxial compressive strength was increased by $CaSO_4{\cdot}2H_2O$, but decreased by $Na_2SO_4$. In the granite, it was decreased slightly by $CaSO_4{\cdot}2H_2O$, but increased by $Na_2SO_4$. The water vapour diffusion resistant was increased by the salts in both rocks. As results, it was cleared that the mechanical strength colud be increased in early stage of weathering by the accumulation of salt and water vapour diffusion resistant.

A Study on the Initial Behavior of Dredged Material Disposal in the Coastal Water (연안수역에서 투기준설토의 초기거동에 관한 연구)

  • Investigation of the physical behavior of dredged material disposal in coastal water includes estimations of water column concentration in the receiving water, exposure time, the initial deposition pattern as well as thickness of material at the dumping fields near the estuary area. Calculation based on vertical setting and horizontal advection of single particles ignore the effects of bulk properties of the disposed material, vertical and horizontal diffusion, and material dilution due to the entrainment of ambient water during descent. This paper focuses on the spatial and temporal changes in the dumping fields for the water column and bottom at a hypothetically confined coastal water, where the ambient time-invariant velocity and density profiles are applied, within the initial time period following the instantaneous release of the dredged material. This model accounts the behavior of material after release divided into three phases: convective descent, dynamic collapse and long-term passive dispersion
