  • In this paper, a poly-Si thin film transistor with ${\sim}0.5{\mu}m$ gate length was fabricated and its electrical characteristics are optimized. From the results, it was verified that making active region with larger grain size using low temperature annealing is an efficient way to enhance the subthreshold swing, drain-induced barrier lowering and on-current characteristics. A SONOS flash memory was fabricated using this poly-Si channel process and its performances are analyzed. It was necessary to optimize O/N/O thickness for the reduction of electron back tunneling and the enhancement of its memory operation. The optimized device showed 2.24 V of threshold voltage memory windows which coincided with a well operating flash memory.

Small Active Command Design for High Density DRAMs

  • In this paper, we propose a Small Active Command scheme which reduces the power consumption of the command bus to DRAM. To do this, we target the ACTIVE command, which consists of multiple packets, containing the row address that occupies the largest size among the addresses delivered to the DRAM. The proposed scheme identifies frequently referenced row addresses as Hot pages first, and delivers index numbers of small caches (tables) located in the memory controller and DRAM. I-ACTIVE and I-PRECHARGE commands using unused bits of existing DRAM commands are added for index number transfer and cache synchronization management. Experimental results show that the proposed method reduces the command bus power consumption by 20% and 8.1% on average in the close-page and open-page policies, respectively.

  • This paper presents the design and experimental evaluation of fast output sampling feedback controller to minimize structural vibration of a cantilever beam using Shape Memory Alloy (SMA) wires as control actuators and piezoceramics as sensor and disturbance actuator. Linear dynamic models of the smart cantilever beam are obtained using online recursive least square parameter estimation. A digital control system that consists of $Simulink^{TM}$ modeling software and dSPACE DS1104 controller board is used for identification and control. The effectiveness of the controller is shown through simulation and experimentation by exciting the structure at resonance.

  • In the recent years, as the research and the development of micro and precision machinery become active, the interest of micro actuators using SMA(Shape Memory Alloy) has been increased. The dynamic characteristic analysis of SMA is necessary for actuator application and many common researches report the material characteristics of SMA sufficiently. However, the research on dynamic characteristics is very deficient. In this paper, the helical spring are fabricated with NiTi SMA wire of high resistivity. The force, response speed, temperature, and displacement are measured by digital force gauge, infrared thermometer, and laser displacement sensor so that the dynamic characteristics of this SMA is analyzed. Also, bidirectional actuator was fabricated and experimented for its performance.

  • Shape Memory Alloys have attracted the interest of a great number of researchers in the world, and Mexico is not the exception. Research in this field started ten years ago, and is actually an active line covering the classical Cu-based and Ti-Ni alloys, but also the new Fe-based alloys. Although more basic studies have been performed at the present time, interest for applied research and technological goals is increasing. In this work we present a series of studies carried on these Shape Memory Alloys by the groups in Mexico, and explain what the interest of our groups are in the next future in this are of the Materials Science. Interdisciplinary work has been necessary in the characterization of the different alloys, and multiple techniques have been used, like Mossbauer spectroscopy, thermoelectric power, electron microscopy, ultrasound techniques, neutron and x-ray diffraction, calorimetry, among others. Collaboration With other groups in Europe and in the United States have become highly useful and productive, and some examples of such activities are also reported.

  • A bending actuator using zigzag type shape memory alloy springs has been fabricated and characterized. The fabricated millimeter-sized actuator has outer diameter of 3.0mm and inner diameter of 2.0mm. The zigzag type spring is more suitable for thin wall type actuator because the zigzag type spring has a planar structure comparing with the coil type spring which has a three-dimensional structure. The measured characteristics of the fabricated bending actuator show the possibility of practical application to micro active bending catheters.

  • Shape memory alloys(SMAs) exhibit pseudoelastic behavior, characterized by the recovery of an original shape even after severe deformation, during loading and unloading within appropriate temperature regimes. The distinctive mechanical behavior is associated with stress-induced transformation of austenite to martensite during loading and reverse transformation to austenite upon unloading. To develop a material model for SMAs, it is imperative to consider the difference in moduli of active phases. For example, the Young’s modulus of the martensite is one-third to one half of that of the austenite. The model proposed herein is a modification of the one proposed recently by Ho[17]. The prediction of the behavior of SMAs during unloading before the onset of reverse transformation was improved by introducing a new internal state variable incorporating the variation of the elastic modulus.
