Atomic Layer Deposition of ZrSiO4 and HfSiO4 Thin Films using a newly designed DNS-Zr and DNS-Hf bimetallic precursors for high-performance logic devices (DNS-Zr과 DNS-Hf 바이메탈 전구체를 이용한 Gate Dielectric용 ZrSiO4 및 HfSiO4 원자층 증착법에 관한 연구)

  • 차세대 CMOS 소자의 지속적인 고직접화를 위해서는 높은 gate capacitance와 낮은 gate leakage current를 확보를 위한, 적절한 metal gate electrode와 high-k dielectric 물질의 개발이 필수적으로 요구된다. 특히, gate dielectric으로 적용하기 위한 다양한 high-k dielectric 물질 후보군 중에서, 높은 dielectric constant와, 낮은 leakage current, 그리고 Si과의 우수한 열적 안정성을 가지는 Zr silicates 또는 Hf silicates(ZrSiO4와 HfSiO4) 물질이 높은 관심을 받고 있으며, 이를 원자층 증착법을 통해 구현하기 위한 노력들이 있어왔다. 그러나, 현재까지 보고된 원자층 증착법을 이용한 Zr silicates 및 Hf silicates 공정의 경우, 개별적인 Zr(또는 Hf)과 Si precursor를 이용하여 ZrO2(또는 HfO2)과 SiO2를 반복적으로 증착하는 방식으로 Zr silicates 또는 Hf silicates를 형성하고 있어, 전체 공정이 매우 복잡해지는 문제점 뿐 아니라, gate dielectric 내에서 Zr과 Si의 국부적인 조성 불균일성을 야기하여, 제작된 소자의 신뢰성을 떨어뜨리는 문제점을 나타내왔다. 따라서, 본 연구에서는 이러한 문제점을 개선하기 위하여, 하나의 precursor에 Zr (또는 Hf)과 Si 원소를 동시에 가지고 있는 DNS-Zr과 DNS-Hf bimetallic precursor를 이용하여 새로운 ZrSiO4와 HfSiO4 ALD 공정을 개발하고, 그 특성을 살펴보고자 하였다. H2O와 O3을 reactant로 사용한 원자층 증착법 공정을 통하여, Zr:Si 또는 Hf:Si의 화학양론적 비율이 항상 일정한 ZrSiO4와 HfSiO4 박막을 형성할 수 있었으며, 이들의 전기적 특성 평가를 진행하였으며, dielectric constant 및 leakage current 측면에서 우수한 특성을 나타냄을 확인할 수 있었다. 이러한 결과를 바탕으로, bimetallic 전구체를 이용한 ALD 공정은 차세대 고성능 논리회로의 게이트 유전물질에 응용이 가능할 것으로 판단된다.

Effects of Phosphogypsum on the Growth of Oriental Melon and Soil Properties (시설재배 참외의 생육과 토양 특성에 미치는 인산석고의 효과)

  • Although phosphogypsum can have profound effects on both the physical and chemical properties of certain soils with supplying the essential elements, no widespread use of by-product phosphogypsum will be made unless such uses pose no threat to the public health and soil contaminations. This study was conducted to evaluate the effects of phosphogypsum on the growth of oriental melon and soil properties in plastic film house. Phosphogypsum was treated at the rate of $70kg\;CaO\;10a^{-1}$ and the effects were compared with the treatment of Ca-Mg carbonate. In the treatment of phosphogypsum, early growth of oriental melon was significantly increased comparing to the growth in the Ca-Mg carbonate treatment. Total fruit yield was not different between the treatments of phosphogypsum and Ca-Mg carbonate, but marketable fruit yield was higher in the phosphogypsum treatment. Although Ca and S contents in oriental melon were increased in the phosphogypsum treatment, contents of toxic heavy metals including As, Cd, Cr, Cu, and Pb were not different between the two treatments. Also, soil pH and contents of extractable toxic metals in the soil were not significantly different between the two treatments after the experiment. These results suggest that phosphogypsum can be a valuable substitute for lime materials in high pH soils of plastic film house.

  • Osteomyelitis is considered an inflammatory condition of bone that usually begins as an infection of the medullary cavity and quickly extends to periosteum of the area. Early acute osteomyelitis of the mandible is usually characterized by deep, intense pain, high intermittent fever, paresthesia or anesthesia of the lower lip and a clearly identifiable cause. If the disease is not controlled or inadequately treated after onset, acute osteomyelitis progresses to a chronic form. The diagnosis of mandibular osteomyelitis rests on processing for identification of microbiologic isolates and on imaging studies to determine the extent of disease. Mandibular osteomyelitis often is associated with involvement of the masticator space and can exhibit symtoms similar to temporomandibular disorder including orofacial pain and limited mouth opening. Advanced imaging modalities can be helpful in obtaining a proper diagnosis.

  • In solar photovoltaic systems, power generation is greatly affected by the weather conditions, so it is essential to predict solar energy for stable load operation. Therefore, data on weather conditions are needed as inputs to machine learning algorithms for solar energy prediction. In this paper, we use 15 kinds of weather data such as the precipitation accumulated during the 3 hours of the surface, upward and downward longwave radiation average, upward and downward shortwave radiation average, the temperature during the past 3 hours at 2 m above from the ground and temperature from the ground surface as input data to the algorithm. We analyzed the statistical characteristics and correlations of weather data and extracted the downward and upward shortwave radiation averages as a major elements of a feature vector with high correlation of 70% or more with solar energy.

Current Status of Nickel Smelting Technology (니켈 제련기술의 현황)

  • Nickel is widely used due to its excellent toughness, malleability and enhanced corrosion resistance. Therefore, nickel is indispensable in our daily lives, and it is widely used in basic to advanced applications such as stainless steel, super alloys and electronic devices. Recently, nickel has been widely used as the major material in secondary batteries and capacitors. The use of nickel continues to rise and has increased from 800 thousand tonnes per year worldwide in the 1970s to about 2 million tonnes in the 2010s. However, nickel is a representative rare metal and ranks 23rd among the abundant elements in the earth's crust. This study reviews the current status of the nickel smelting processes as well as the trend in production amount and use. Nickel is extracted by a wide variety of smelting methods depending on the type of ore. These smelting methods are essential for the development of new recycling processes that can extract nickel from secondary nickel resources.

The Effects of 7 Fertilizers on the Growth and Nutrient Concentrations of Fraxinus rhynchophylla, Fraxinus mandshurica, Pinus koraiensis, and Abies holophylla Seedlings (7가지 시비처리가 물푸레나무, 들메나무, 잣나무, 전나무 묘목의 생장 및 양분농도에 미치는 영향)

  • Fertilization is required to keep the balance of tissue nutrients and to produce high quality seedlings at the permanent nursery. This study was conducted to verify the optimum fertilization method for Fraxinus rhynchophylla, F. mandshurica, Pinus koraiensis, and Abies holophylla seedlings with vector diagnosis method. Seven treatments include nitrogen (N, $13.8g{\cdot}m^{-2}$), phosphorus (P, $6.1g{\cdot}m^{-2}$), potassium ($7.5g{\cdot}m^{-2}$) fertilization and 1x (N $6.9g{\cdot}m^{-2}$, P $3.05g{\cdot}m^{-2}$, K $3.65g{\cdot}m^{-2}$), 2x (twice of 1x), 4x (four times of 1x) fertilization and no fertilization. Soil pH decreased as fertilization increased. Nitrogen and NPK fertilization decreased exchangeable $Ca^{2+}$ and $Mg^{2+}$ concentrations. Height and root collar diameter of F. rhynchophylla and F. mandshurica significantly increased with N and NPK fertilization, but those of P. koraiensis and A. holophylla did not. The biomass of F. rhynchophylla and F. mandshurica was about twice higher at NPK fertilization compared to the control. The responses of vector diagnosis were different by tree species and fertilization treatment: F. rhynchophylla was in the status of N "dilution", which means the N concentration decreases with N content. Phosphorus and K were "sufficiency" state with 4x fertilization. F. mandshurica showed "retranslocation" as N content decreased without change of dry weight at N, P, K fertilization, but "dilution" state at NPK fertilization. This result suggested that optimal fertilization was required for F. rhynchophylla and F. mandshurica in seedling production stage, but was not essential for P. koraiensis and A. holophylla.

Biochemical Composition and Antioxidative Activity of Marine Microalgae (해양 미세조류의 생화학적 조성 및 항산화성)

  • The biochemical composition and antioxidative activity of marine microalgae were investigated for the effective utilization of marine resources. Two species of marine microalgae, Nannochloris oculata (N. oculata) of Chlorophyceae and Phaeodactylum tricornutum (P. tricornutum) of Bacillariophyceae, were selected. Because these species showed the high growth rate and easy to continuous culture. The contents of crude protein, lipid, and carbohydrate were $54.91\%,\;11.29\%,\;and\;10.15\%$, for N. oculata and $38.07\%,\;13.19\%,\;and\;7.13\%$, for P. tricornutum, respectively. Glutamic acid was the highest concentration for both species. Galactose (3,712.02 mg/100g), fucose (1,966.03 mg/100g), and glucose (1,814.35 mg/100g) were the major carbohydrates for N. oculatae, and glucose (5,295.45 mg/100g) and mannose (841.34 mg/100g) were for P. tricornutum. K (12,906.86 mg/100g), Mg (1,039.15 mg/100g), Ca (882.57 mg/100g) and Fe (747.20 mg/100g) were the major minerals for N. oculata, and K (11,718.65 mg/100g), Ca (2,003.32 mg/100g), Mg (1,570.84 mg/100g) and Fe (552.58 mg/100g) were for P. tricornutum. In the composition of nucleotides, ADP ($4.77{\mu}mol/g$) was the highest in N. oculata and hypoxanthine (11.74{\mu}mol/g) in P. tricornutum. Large amount of linoleic acid (18: 2, $\omega-6$) was contained in N. oculata. In contrast 16: 1 ($\omega-7$) and 20: 5 ($\omega-3$) were major fatty acid in P. tricornutum. The antioxidative activities of organic solvent extracts of two microalgae were measured by the 1,1-diphenyl-2-picrylhydrazyl (DPPH) assay method. The chloroform extract obtained from P. tricornutum was identified to be the most effective in DPPH radical scavenging activity.

Analysis of Cellular Components of Starch-Utilizing Yeast Sporobolomyces holsaticus (전분이용성 효모 Sporobolomyces holsaticus의 균체성분 분석에 대하여)

  • Starchy single cell protein produced by a starch-utilizing yeast, Sporobolomyces holsaticus FRI Y-5 was analyzed for its composition such as intracellular protein, amino acids, fatty acids, minerals, vitamins and pigments. It was shown that it contained 33.08% of total carbohydrate, 45.63% of crude protein, 20.01% of crude lipid, 3.24% of ash and 4.46% of pigment. Whole cell extracted by cold and hot NaOH method contained 40.89% of soluble protein and the estimated nucleic acid content from crude and soluble protein contents was about 7.6%. The sulphur-containing amino acids, threonine, isoleucine and valine were analyzed to be the limiting amino acids in the starchy SCP, and the protein score was calculated as 89.4. It was shown from its fatty acid analysis that it contained $6.5%\;of\;C_{16:0}$, $2.4%\;of\;C_{18:0}$, $81.9%\;of\;C_{18:1}$, $3.2%\;of\;C_{18:2}$, and $6.0%\;of\;C_{18:3}$. Also it was observed that it contained, per 100 g of dry cell, 365.33mg of Mg and 282.75mg of K more than Fe and Ca. The content of Vit. $B_2$ was 3.7mg per 100 g of dry cell, but niacin was not detected under this experimental condition. The UV-visible scanning result of pigment extract showed that the yeast contained carotenoid and unknown pigments.

Fabrication of Virtual Frisch-Grid CdZnTe ${\gamma}$-Ray Detector (가상 Frisch-그리드를 이용한 CdZnTe 감마선 소자 제작)

  • Large volume of $6{\times}6{\times}12mm^3$ CdZnTe ${\gamma}$-ray detector was fabricated with CdZnTe single crystals grown by Traveling Heater Method (THM) to evaluate the energy resolution of 662 keV in $^{137}Cs$. Hole tailing effect which originated from the large mobility difference in electron and hole degrade energy resolution of radiation detector and its effects become more severe for a large volume detectors. Generally, single carrier collection technique is very useful method to remove/minimize hole tailing effect and thereby improvement in energy resolution. Virtual Frisch-grid technique is also one of single charge collection method through weighting potential engineering and it is very simple and easily applicable one. In this paper, we characterized CZT detector grown by THM and evaluated the effectiveness of virtual Frisch-grid technique for a high energy gamma-ray detector. The proper position and width of virtual Frisch-grid was determined from electric field simulation using ANSYS Maxwell ver. 14.0. Energy resolution of 2.2% was achieved for the 662 keV ${\gamma}$-peak of $^{137}Cs$ with virtual Frisch-grid CdZnTe detector.

Ammoniacal Leaching for Recovery of Valuable Metals from Spent Lithium-ion Battery Materials (폐리튬이온전지로부터 유가금속을 회수하기 위한 암모니아 침출법)

  • Recycling technologies would be required in consideration of increasing demand in lithium ion batteries (LIBs). In this study, the leaching behavior of Ni, Co and Mn is investigated with ammoniacal medium for spent cathode active materials, which are separated from a commercial LIB pack in hybrid electric vehicles. The leaching behavior of each metal is analyzed in the presence of reducing agent and pH buffering agent. The existence of reducing agent is necessary to increase the leaching efficiency of Ni and Co. The leaching of Mn is insignificant even with the existence of reducing agent in contrast to Ni and Co. The most conspicuous difference between acid and ammoniacal leaching would be the selective leaching behavior between Ni/Co and Mn. The ammoniacal leaching can reduce the cost of basic reagent that makes the pH of leachate higher for the precipitation of leached metals in the acid leaching.
