Evaluation and Test Method Characterization for Mechanical and Electrical Properties in BGA Package (BGA 패키지의 기계적${\cdot}$전기적 특성 평가 및 평가법)

  • The ball shear force was investigated in terms of test parameters, i.e. displacement rate and probe height, with an experimental and non-linear finite element analysis for evaluation of the solder joint integrity in area array packages. The increase in the displacement rate and the decrease in the probe height led to the increase in the shear force. Excessive probe height could cause some detrimental effects on the test results such as unexpected high standard deviation and probe sliding from the solder ball surface. The low shear height conditions were favorable for assessing the mechanical integrity of the solder joints. The mechanical and electrical properties of the Sn-37Pb/Cu and Sn-3.5Ag/Cu BGA solder joints were also investigated with the number of reflows. The total thickness of the intermetallic compound (IMC) layers, consisting of Cu6Sn5 and Cu3Sn, was increased as a function of cubic root of reflow time. The shear force was increased up to 3 or 4 reflows, and then was decreased with the number of reflows. The fracture occurred along the bulk solder, in irrespective of the number of reflows. The electrical resistivity was increased with increasing the number of reflows.

A Correction of East Asian Summer Precipitation Simulated by PNU/CME CGCM Using Multiple Linear Regression (다중 선형 회귀를 이용한 PNU/CME CGCM의 동아시아 여름철 강수예측 보정 연구)

  • Because precipitation is influenced by various atmospheric variables, it is highly nonlinear. Although precipitation predicted by a dynamic model can be corrected by using a nonlinear Artificial Neural Network, this approach has limits such as choices of the initial weight, local minima and the number of neurons, etc. In the present paper, we correct simulated precipitation by using a multiple linear regression (MLR) method, which is simple and widely used. First of all, Ensemble hindcast is conducted by the PNU/CME Coupled General Circulation Model (CGCM) (Park and Ahn, 2004) for the period from April to August in 1979-2005. MLR is applied to precipitation simulated by PNU/CME CGCM for the months of June (lead 2), July (lead 3), August (lead 4) and seasonal mean JJA (from June to August) of the Northeast Asian region including the Korean Peninsula $(110^{\circ}-145^{\circ}E,\;25-55^{\circ}N)$. We build the MLR model using a linear relationship between observed precipitation and the hindcasted results from the PNU/CME CGCM. The predictor variables selected from CGCM are precipitation, 500 hPa vertical velocity, 200 hPa divergence, surface air temperature and others. After performing a leave-oneout cross validation, the results are compared with the PNU/CME CGCM's. The results including Heidke skill scores demonstrate that the MLR corrected results have better forecasts than the direct CGCM result for rainfall.

Analysis of Load Sharing Ratio of Piled Raft Foundation by Field Measurement (현장 계측을 통한 말뚝지지 전면기초의 하중분담률 분석)

  • In this study, field measurements were investigated to analyze the load sharing ratio and behavior of piled raft foundation. The field measurements were performed for about 300 days from the start of construction. The geometry of the raft is $3.1m{\times}3.1m$, and the pre-cast and pre-bored pile is 23 m in length and 0.508 m in diameter. Based on the field measurements, the load-settlement relationship of the piled raft foundation was obtained, and the load sharing ratio of the pile was converged to 70% at ultimate loading condition. The load sharing ratio of the pile increased as the settlement increased, and this is because the surface friction of the weathered soil, which is at the lower ground, was significantly increased. Based on the results of the field measurements, load transfer curves were obtained and applied to a numerical analysis by using load transfer method.

  • Much of the Cumberland Plateau of Tennessee, USA is in mixed hardwoods for which there are no applicable growth and yield predictors. Use of site index as a variable in growth and yield prediction models is limited in most stands because their history is not known and many may not be even-aged. Landtypes may offer an alternative to site index for these mixed stands because they were designed to include land of about equal productivity. To determine vegetation by landtype, dependency between landtype and detailed forest type was tested with Chi-square. Differences in productivity among landtypes were tested by employing regression analyses and analysis of variance(ANOVA). Basal area growth was fitted to the nonlinear models developed by Moser and Hall(1969). Basal area growth and volume growth were also predicted as a function of initial total basal area and initial volume with linear regression by landtype and by landtype class. Differences in basal area growth and volume growth by landtype were tested with ANOVA. Dependency between site class and landtype was tested with Chi-square. Vegetation types seem to be related to landtypes in the study area although the validity of the test is questionable because of a high proportion of sparsely occupied cells. No statistically significant differences in productivity among landtypes were found in this study.

Hot Tolerance Assessment of Sedum spp. for Extensive Green Roof System (저관리·경량형 옥상녹화를 위한 세덤류의 내서성 평가)

  • This study was carried out to suggest an experiment based for selecting Sedum, which can adapt well with heat tolerance in extensive green roof system. The heat tolerance of Sedum subject to laboratory high temperature treatment and heat processing time were evaluated using electrolyte leakage, chlorophyll content and regrowth test, and the relation between soil water content and heat tolerance were researched. Logistic model of nonlinear regression analysis was used to evaluate the lethal temperatures that were predicted with the range of $45.0{\sim}48.1^{\circ}C$(soil water content 5%), $47.5{\sim}49.3^{\circ}C$(10%), $48.6{\sim}52.8^{\circ}C$(15%) in 6-hours high-temperature treatment. The higher the soil water content, the stronger the heat resistance property of Sedum. there is. The higher the treatment temperature, the lower the chlorophyll content, and the less the soil water content, the faster the chlorophyll decomposition. The order of hot-temperature resistance was S. reflexum>S. takevimense>S. middendorffianum>S. album>S. sieboldii>S. spurium when soil water content was 5%. The order of hot-temperature resistance was S. album>S. reflexum>S. spurium>S. takevimense>S. middendorffianum>S. sieboldii when soil water content was 15%. The more of soil water content, S. album, S. reflexum, S. spurium had stronger tolerant of hot temperature. These results were consistent with those from the regrowth test and the heat tolerance tested by electrolyte leakage evaluation.

Estimation of Equivalent Friction Angle and Cohesion of Near-Surface Rock Mass Using the Upper-Bound Solution for Bearing Capacity of Strip Footing (줄기초 지지력 상계해를 활용한 천부 암반의 등가마찰각과 등가점착력 산정)

  • The generalized Hoek-Brown failure criterion, the strength parameters of which are determined by using the GSI index, is an empirical nonlinear failure criterion of rock mass and has been widely employed in various rock engineering practices. Many rock engineering practitioners, however, are still familiar with the description of the strength of rock mass in terms of friction angle and cohesion. In addition, almost all rock mechanics softwares incorporate the simple linear Mohr-Coulomb function. Therefore, it is necessary to provide a tool to implement the Hoek-Brown function in the framework of the Mohr-Coulomb criterion. In this study, the use of upper-bound solution of limit analysis for bearing capacity of a strip footing resting on the ground surface is proposed for the estimation of the equivalent friction angle and cohesion of rock mass incorporating the generalized Hoek-Brown failure criterion. The upper-bound bearing capacity is expressed in terms of friction angle by use of the relationship between tangential friction angle and tangential cohesion implied in the generalized Hoek-Brown function. The friction angle minimizing the upper-bound bearing capacity is taken as the equivalent friction angle. Through the illustrative implementations of the proposed method, the influences of GSI, $m_i$ and D on the equivalent friction angle and cohesion are investigated.

A Study on the Simulation of Runoff Hydograph by Using Artificial Neural Network (신경회로망을 이용한 유출수문곡선 모의에 관한 연구)

  • It is necessary to develop methodologies for the application of artificial neural network into hydrologic rainfall-runoff process, although there is so much applicability by using the functions of associative memory based on recognition for the relationships between causes and effects and the excellent fitting capacity for the nonlinear phenomenon. In this study, some problems are presented in the application procedures of artificial neural networks and the simulation of runoff hydrograph experiences are reviewed with nonlinear functional approximator by artificial neural network for rainfall-runoff relationships in a watershed. which is regarded as hydrdologic black box model. The neural network models are constructed by organizing input and output patterns with the deserved rainfall and runoff data in Pyoungchang river basin under the assumption that the rainfall data is the input pattern and runoff hydrograph is the output patterns. Analyzed with the results. it is possible to simulate the runoff hydrograph with processing element of artificial neural network with any hydrologic concepts and the weight among processing elements are well-adapted as model parameters with the assumed model structure during learning process. Based upon these results. it is expected that neural network theory can be utilized as an efficient approach to simulate runoff hydrograph and identify the relationship between rainfall and runoff as hydrosystems which is necessary to develop and manage water resources.

A Numerical Model for Predicting the Radial Power Profile in CANDU-PHWR Fuel Pellet (CANDU-PHWR 핵연료 소결체의 반경방향 출력분포 수치모형)

  • An accurate and fast running NEDAR model for calculating radial power profile throughout fuel life in both solid and annular pellets for existing and advanced CANDU-PHWR-fuel was developed in this work. This model contains resultant flux depression equations and neutron depression data tables which have been developed for CANDU-PHWR fuel of pellet with the diameter 8.0 to 19.5 mm and enrichment 0.71-6.0 wt % U-235, over a bumup range of 0 to 840 MWh /kgU (35000 MWD/T). In order to obtain the neutron flux distribution in the fuel pellet, the CE-HAMMER physics code was run for a neutron flux spectrum appropriate to a CANDU-PHWR to give predictions of radial power profile for several ranges of fuel design parameters. The results, which were calculated by the CE-HAMMER physics code, were fitted to an equation which is solved in terms of Bessel and exponential functions in order to obtain the parameters, $textsc{k}$, $\beta$ and λ in the resultant equation. The present NEDAR model produce a radial profile which, when normalized to unity at the pellet surface, is slightly higher than the profile of the original ELESIM data table. The predictions of the fission gas release by KAFEPA-NEDAR are in slightly better agreement with the experiments than those of ELESIM. The NEDAR model described in this study has been shown to provide an effective, reliable, and accurate method for determining radial power profiles in CANDU-PHWR fuel rods without incurring a significant increase in computing time.

  • High frequency squeal noise can be generated when a railroad vehicle runs a sharp curved section; this noise causes environmental complaints and excessive wear on the wheel and the railroad track. In this paper, curved squeal noise experiments on a commercial railway were carried out to investigate this phenomenon. The relationship of the squeal noise pressure level, the frequency characteristics, the railway running speed, and the modal behavior of the wheel were investigated. At the same time, the lateral motion of the wheel relative to the rail was captured using a video camera; wheel movement was calculated when the noise was generated. queal noise occurred at the highest level at the inner front wheel; this phenomena is considered to be related to the lateral vibration response characteristics of the wheel. It can be seen that the magnitude of this squeal noise is not directly related to the increase in vehicle speed.

  • 고체나 액체 추진로켓에 비하여 하이브리드 추진 시스템은 작동조건의 안정성과 안전함등의 많은 장점을 가지고 있다. HTPB와 같은 고체연료는 제작 및 저장, 운송 그리고 장착상의 안정성을 가지고 있으며 하이브리드 로켓의 고체연료로의 산화제의 유입을 제어하면서 추력의 변화와 엔진내부의 연소중단과 재 점화를 용이하게 할 수 있다. 이러한 이유로 인하여 하이브리드 엔진은 좀 더 경제적인 장치로 기대를 모으고 있다. 그러나, 기존의 하이브리드 로켓 엔진은 고체 추진 로켓에 비하여 낮은 연료 regression 율과 연소효율을 가지는 단점이 있다. 이러한 단점을 해결하고 요구되어지는 추력값과 연료유량을 증가시키기 위하여 고체연료의 표면적을 증가시킬 필요가 있다. 기존의 하이브리드 엔진에서는 연료 그레인에 다수의 연소포트를 만들어 표면적을 증가시켰으나 이는 비 활용 공간의 증가와 추진제의 질량 및 체적분율의 상당한 감소를 초래한다. 지난 수십년간에 걸쳐 하이브리드 엔진에서 연료의 regression 특성 및 엔진 성능 향상을 위한 연구가 계속되어 왔으며 최근에 엔진의 체적 규제를 경감시키고 연료의 regression율을 향상시키기 위하여 선회유동을 이용하는 하이브리드 로켓 엔진들이 제안되고 있다. 이러한 선회유동을 가지는 하이브리드 로켓은 고체연료 그레인에 대하여 평행하게 유입되는 기존의 하이브리드 로켓에 비하여 고체연료 벽면에서의 대류열전달이 현저하게 증가하게 되어 아주 높은 고체연료의 regression율을 얻을 수 있는 이점이 있다. 선회유동 하이브리드 로켓의 연소과정은 고체 연료의 열분해과정, 대류 열전달, 난류 혼합, 난류와 화학반응의 상호작용, soot의 생성 및 산화과정, soot 입자 및 연소가스에 의한 복사 열전달, 연소장과 음향장의 상호작용 등의 복잡한 물리적 과정을 포함하고 있다. 이러한 물리적 과정 중 난류연소, 고체연료 벽면 근방에서의 대류 열전달 및 연소과정에서 생성되는 soot 입자로부터의 복사 열전달, 그리고 고체연료 열 분해시 표면반응들은 고체연료의 regression율에 큰 영향을 미친다. 특히 고체연료의 난류화염면의 위치와 폭, 그리고 비 예혼합 난류화염장에서 생성되는 soot의 체적분율의 예측은 난류연소모델, 열전달 모델, 그리고 regression율 모델에 의해 크게 영향을 받기 때문에 수치모델의 예측 능력 향상시키기 위하여 이러한 물리적 과정을 정확히 모델링해야 할 필요가 있다. 특히 vortex hybrid rocket내의 난류연소과정은 아래와 같은 Laminar Flamelet Model에 의해 모델링 하였다. 상세 화학반응 과정을 고려한 혼합분율 공간에서의 화염편의 화학종 및 에너지 보존 방정식은 다음과 같다. 화염편 방정식과 혼합분률과 scalar dissipation rate의 관계식을 이용하여 혼합분률과 scalar dissipation rate에 따른 모든 reactive scalar들을 구하게 된다. 이러한 화염편 방정식들을 mixture fraction space에서 이산화시켜서 얻은 비선형 대수방정식은 TWOPNT(Grcar, 1992)로 계산돼 flamelet Library에 저장되게 된다. 저장된 laminar flamelet library를 이용하여 난류화염장의 열역학 상태량 평균치는 presumed PDF approach에 의해 구해진다. 본 연구에서는 강한 선회유동을 가지는 Hybrid Rocket 연소장내의 난류와 화학반응의 상호작용을 분석하기 위하여 Laminar Flamelet Model, 화학평형모델, 그리고 Eddy Dissipation Model을 이용한 수치해석결과를 체계적으로 비교하였다. 또한 Laminar Flamelet Model과 state-of-art 물리모델들을 이용하여 선회 유동을 갖는 하이브리드 로켓 엔진의 연소 및 Soot 생성 및 산화과정을 살펴보았으며 복사 열전달이 고체 연료 표면의 regression율에 미치는 영향도 살펴보았다. 특히 swirl강도, 산화제의 유입위치 그리고 선회유동의 형성방식이 하이브리드 로켓의 연소특성 및 regression rate에 미치는 영향을 상세히 해석하였다.
