Analysis of Tunneling Transition by Characteristics of Gate Oxide for Nano Structure FinFET (나노구조 FinFET에서 게이트산화막의 특성에 따른 터널링의 변화 분석)

  • 본 연구에서는 나노구조 FinFET 제작시 게이트산화막 특성이 서브문턱영역에서 전송특성에 미치는 영향을 분석하고자 한다. 이를 위하여 분석학적 전송모델을 사용하였으며 분석학적 모델을 유도하기 위하여 포아슨방정식을 이용하였다. 나노구조 FinFET에서 문턱전압이하의 전류전도에 영향을 미치는 열방사전류와 터널링전류에 대하여 분석하였으며 본 연구의 모델이 타당하다는 것을 입증하기 위하여 서브문턱스윙값을 이차원 시뮬레이션값과 비교하였다. 결과적으로 본 연구에서 제시한 전송특성모델이 이차원 시뮬레이션모델과 매우 잘 일치하였으며 FinFET의 전송특성이 게이트산화막의 특성에 따라 매우 큰 변화를 보이는 것을 알 수 있었다. 특히 게이트길이가 작아지면서 전송특성에 커다란 영향을 미치는 터널링특성에 대하여 집중적으로 분석하였다.

Medical Image Enhancement Using an Adaptive Weight and Threshold Values (적응적 가중치와 문턱치를 이용한 의료영상의 화질 향상)

  • By using an adaptive threshold and weight based on the wavelet transform and Haar transform, a novel image enhancement algorithm is proposed. First, a medical image was decomposed with wavelet transform and all high-frequency sub-images were decomposed with Haar transform. Secondly, noise in the frequency domain was reduced by the proposed soft-threshold method. Thirdly, high-frequency coefficients were enhanced by the proposed weight values in different sub-images. Then, the enhanced image was obtained through the inverse Haar transform and wavelet transform. But the pixel range of the enhanced image is narrower than a normal image. Lastly, the image's histogram was stretched by nonlinear histogram equalization. Experiments showed that the proposed method can be not only enhance an image's details but can also preserve its edge features effectively.

Parameter dependent conduction path for nano structure double gate MOSFET (나노구조 이중게이트 MOSFET에서 전도중심의 파라미터 의존성)

  • In this paper, conduction phenomena have been considered for nano structure double gate MOSFET, using the analytical model. The Possion equation is used to analytical model. The conduction mechanisms to have an influence on current conduction are thermionic emission and tunneling current, and subthreshold swings of this paper are compared with those of two dimensional simulation to verify this model. The deviation of current path and the influence of current path on subthreshold swing have been considered according to the dimensional parameters of double gate MOSFET, i.e. gate length, gate oxide thickness, channel thickness. The optimum channel doping concentration is determined as the deviation of conduction path is considered according doping concentration.

  • 본 논문에서는 넓은 동작 영역을 갖는 composite 트랜지스터를 설계하였다. 제안된 composite 트랜지스터는 p-형 차동쌍(p-type differential pair)을 이용하여 문턱전압이 음(-)의 값을 갖도록 설계하였고, 수학적인 해석을 통해 증명하였다. 음의 문턱전압으로 동작 영 역을 향상되었고 SPICE 시뮬레이션을 이용하여 제안된 composite 트랜지스터가 기존의 composite 트랜지스터보다 넓은 동작 영역을 가짐을 보였다. 제안된 composite 트랜지스터는 0.6㎛ CMOS n-well 공정 파라미터를 이용하여 3V에서 시뮬레이션 하였다.

A New Voxel Coloring Method for 3D Shape Reconstruction (3차원 형상 재구성을 위한 새로운 복셀 칼라링 기법)

  • We propose an optimal thresholding method for the voxel coloring in the reconstruction of a 3D shape. Our purposed method is a new approach to resolve the trade-off error of the threshold value on determining the photo-consistency in the conventional method. Optimal thresholding value is decided to compare the photo-consistency of a surface with inside voxel on the optic ray of the center camera. As iterating the process of the vokels, the threshold is approached to the optimal value for the individual surface voxel. And also, graph cut method is reduced to the surface noise on eliminating neighboring voxel. To verify the proposed algorithm, we simulated in the virtual and real environment. It is advantaged to speed up and accuracy of a 3D face reconstruction by applying the methods of optimal threshold and graph as compare with conventional algorithms.

A Driver's Condition Warning System using Eye Aspect Ratio (눈 영상비를 이용한 운전자 상태 경고 시스템)

  • This paper introduces the implementation of a driver's condition warning system using eye aspect ratio to prevent a car accident. The proposed driver's condition warning system using eye aspect ratio consists of a camera, that is required to detect eyes, the Raspberrypie that processes information on eyes from the camera, buzzer and vibrator, that are required to warn the driver. In order to detect and recognize driver's eyes, the histogram of oriented gradients and face landmark estimation based on deep-learning are used. Initially the system calculates the eye aspect ratio of the driver from 6 coordinates around the eye and then gets each eye aspect ratio values when the eyes are opened and closed. These two different eye aspect ratio values are used to calculate the threshold value that is necessary to determine the eye state. Because the threshold value is adaptively determined according to the driver's eye aspect ratio, the system can use the optimal threshold value to determine the driver's condition. In addition, the system synthesizes an input image from the gray-scaled and LAB model images to operate in low lighting conditions.

  • 본 논문에서는 캐리어의 동기가 맞았다는 가정 하에서 초기동기 직렬탐색 방식중의 하나인 Multiple Dwell 방식을 사용하여 각각의 초기동기 평균 획득시간과 분산 값을 비교하였다. 문턱값의 설정은 Maximum Likelihood 방식을 도입하여 MATLAB으로 이론값을 계산하고, 이를 SPW라는 시뮬레이션 툴로 모델링을 하여 시뮬레이션 값과 이론값을 비교 분석하였다. 신호 대 잡음비에 대한 Multiple Dwell 방식의 성능을 비교 분석한 결과. Dwell의 수가 증가할수록 성능은 개선되지만 Dwell의 수가 2일 때가 성능 개선 폭이 가장 컸고 Dwell의 수가 4이상에서는 개선 폭이 아주 작아짐 을 보였다.

  • Twin-tub CMOS 공정에 의해 제작된 서브마이크로미터 채널길이를 갖는 n채널 및 p채널 MOSFET의 특성을 고찰하였다. n채널 및 p채널 영역에서의 불순물 프로파일과 채널 이온주입 조건에 따른 문턱전압의 의존성 및 퍼텐셜 분포를 SUPREM-II와 MINIMOS 4.0을 사용하여 시뮬레이션하였다. 문턱전압 조정을 위한 counter-doped 보론 이온주입에 의해 p채널 MOSFET는 표면에서 대략 0.15.mu.m의 깊이에서 매몰채널이 형성되었다. 각 소자의 측정 결과, 3.3[V] 구동을 위한 충분한 여유를 갖는 양호한 드레인 포화 특성과 0.2[V]이하의 문턱전압 shift를 갖는 최소화된 짧은 채널 효과, 10[V]이상의 높은 펀치쓰루 전압과 브레이크다운 전압, 낮은 subthreshold 값을 얻었다.

  • Most methods for detecting arrhythmia require pp interval, diversity of P wave morphology, but it is difficult to detect the p wave signal because of various noise types. Therefore it is necessary to use noise-free R wave. In this paper, we propose algorithm for premature contraction arrhythmia classification through ECG pattern analysis and template threshold. For this purpose, we detected R wave through the preprocessing method using morphological filter, subtractive operation method. Also, we developed algorithm to classify premature contraction wave pattern using weighted average, premature ventricular contraction(PVC) and atrial premature contraction(APC) through template threshold for R wave amplitude. The performance of R wave detection, PVC classification is evaluated by using 6 record of MIT-BIH arrhythmia database that included over 30 PVC and APC. The achieved scores indicate the average of 99.77% in R wave detection and the rate of 94.91%, 95.76% in PVC and APC classification.

  • In this paper, it has been analyzed how transport characteristics is influenced on gate oxide properties in the subthreshold region as nano structure FinFET is fabricated. The analytical model is used to derive transport model, and Possion equation is used to obtain analytical model. The thermionic emission and tunneling current to have an influence on subthreshold current conduction are analyzed for nano-structure FinFET, and subthreshold swings of this paper are compared with those of two dimensional simulation to verify this model. As a result, transport model presented in this paper is good agreement with two dimensional simulation model, and this study shows that the transport characteristics have been changed by gate oxide properties. As gate length becomes smaller, funneling characteristics, one of the most important transport mechanism, have been analyzed.
