Fabrication of $Ba_xSr_{1-x}TiO_3$(BST) Thin Films by Sol-Gel Method and their Dielectric Properties (Sol-Gel 법에 의한 BST 강유전 박막의 합성과 유전 특성)

  • BaO, SrCI2.6H2O 그리고 Ti(OPri)4를 출발 원료로 사용하여 균일한 BaxSr1-xTiO3(BST) 솔을 합성하였고, BST 박막을 회전 코팅 법으로 Si 및 Pt/Ti/SiO2/Si 기판위에 제조하였다. 적외선 및 NMR 스펙트럼 분석으로 킬레이션 조제로 사용한 acetylacetone(AcAc)이 엔올 형태로 Ti-알콕사이드와 결합하여 솔 안정화에 기여함을 확인하였다. Xedrogel에 대한 DT/TGA 및 적외선 스펙트럼 결과로부터 페로브스카이트 상생성이 $600^{\circ}C$ 이상에서 이루어짐을 관찰하였다. $700^{\circ}C$에서 열처리한 박마은 -300(10 KHz)의 상대유전율을 나타내었고, 결정립의 저항 및 입계의 병렬 RC 성분으로 등가회로를 구성할 수 있었다.

  • A tapered impedance-matching line is designed by an inverse scattering method for the one-dimensional medium. The phase compensation factor(PCF) is introduced in order to reduce the error in the inverse scattering process to reconstruct the permittivity profile. By estimating the permittivity profile of the virtual one-dimensional dielectric medium whose reflection characteristic is the same as that of the specified matching line, the matching line is synthesized. The method can be used to design impedance-matching lines with arbitrary passband characteristics without any equivalent circuit analysis. The inevitable errors in the method using the time-domain reflection coefficient can be avoided by using the frequency-domain reflection coefficient.

  • An numerical technique of impedance boundary condition to improve an efficiency in the process of moment method with CFIE(Combined Field Integral Equation), which is widely used to analyze the scattering property of dielectric scatterers, and results of its cross-validations are presented in this study. Application of the impedance boundary allows to represent the equivalent surface currents of dielectric scatterer depicted by both kinds of electric/magnetic surface currents(Js, Ms) to the single surface current by Js or Ms only. Accuracy of this technique is validated by the existing CFIE and theoretical values such as Mie-series solution and small perturbation scattering model. The computational difference of less than 1 dB was verified within an imaginary part of dielectric constant more than 12, as well.

증착조건에 따른 $ZrO_2$ 게이트 유전막의 특성

  • 반도체 소자가 미세화 됨에 따라 게이트 유전막으로 사용되는 SiO2의 박막화가 요구되나, boron penetration에 의한 Vt shift, 게이트 누설전류, 다결정 실리콘 게이트의 depletion effect 그리고 quantum mechanical effect 때문에 ~20 급에서 한계를 나타내고 있다. 이에 0.1$\mu\textrm{m}$이상의 design rule을 갖는 logic이나 memory 소자에서 요구되어지는 ~10 급 게이트 산화막은 SiO2(K=3.9)를 대신하여 고유전율을 갖는 재료의 채택이 필수 불가결하게 되었다. 고유전 박막 재료를 사용하면, 두께를 두껍게 해도 동일한 inversion 특성이 유지되고 carrier tunneling 이 덜하여 등가 산화막의 두께를 줄일 수 있다. 이러한 고유전박막 재료중 가장 활발히 연구되고 있는 재료는 Ta2O5, Al2O3, STO 그리고 BST 등이 있으나 Ta2O5, STO, BST 등은 실리콘 기판과 직접 반응을 한다는 문제를 가지고 있으며, Al2O3는 유전율이 낮의 재료가 최근 주목받고 있다. 본 실험에서는 ZrO2, HfO2 또는 그 silicates 등의 재료가 최근 주목 받고 있다. 본 실험에서는 ZrO2 박막의 증착조건에 따른 물리적, 전기적 특성 변화에 대하여 연구하였다. RCA 방식으로 세정한 P-type (100) 실리콘 기판위에 reactive DC sputtering 방법으로 압력 5mtorr, power 100~400W, 기판온도는 100-50$0^{\circ}C$로 변화시켜 ZrO2 박막을 증착한 후 산소와 아르곤 분위기에서 400-80$0^{\circ}C$, 10-120min으로 열처리하였다. 증착직후의 시편들과 열처리한 ZrO2 박막의 미세구조와 전기적 특성 변화를 관찰하였다. 우선 굴절율(RI)를 이용해 ZrO2 박막의 밀도를 예측하여 power와 기판온도에 따라 이론값 2.0-2.2 에 근접한 구조를 얻은 후 XRD, XPS, AFM, 그리고 TEM을 사용하여 ZrO2 박막의 chemical bonding, surface roughness 그리고 interfacial layer의 특성을 관찰하였다. 그리고 C-V, I-V measurement를 이용해 capacitance, 유전율, 누설전류 등의 전기적 특성을 관찰해 최적 조건을 설정하였다.

A New Design Method for Multisection Impedance Transformer Based on the Inverse Scattering (역산란을 이용한 다단 임피던스 트랜스포머의 새로운 설계 방법)

  • A new design method of the microwave multisection impedance transformer is proposed. This method is based on the inverse scattering theory using the frequency domain reflection coefficient of the transformer to be designed. In the first step, the permittivity profile of a virtual one-dimensional dielectric medium is reconstructed using the desired reflection coefficient. In the second step, the transformer which is equivalent to the reconstructed dielectric medium in view of reflection characteristics is synthesized. Theoretically, this method can be used to design the impedance matching transformers with arbitrary passband characteristics within the limit of the Bode-Fano criteria[1]. Our approach is examined for two design examples to show that it is valid.

  • In order to accomplish a wireless communication of capsule endoscopy, an environment study in the human body and receiving antenna design have been performed. The proposed antenna is the loop antenna designed to minimize the propagation loss in multi-loss layer such as the human body and utilize the magnetic field. Considering the propagation loss in the human body, the frequency range is from 400 MHz to 500 MHz. Acorrrding to the FCC regulations, the permittivity and conductivity for each human tissue were extracted. We set up an equivalent model and make an aqueous solution which is replaced with the human body. Due to movement of capsule in the human body which propagation loss is extremly severe, an array antenna is required. Irrespective of the location of transmission antenna transmitting a signal of 1 mW, we confirme what it is possible for the enough signal detection as the average signal level of array antenna is -60 dBm.

  • In this paper, the characteristics of the inductor and capacitor, which are the basic components of the circuit, are constructed in a form that can be used in the LTCC multilayer. The inductors and capacitors used for the analysis were designed with rectangular spiral structures and MIM structures inside dielectrics with a dielectric constant of 7, respectively. The measured results were extracted from each element of the equivalent circuit proposed by the curve fitting method and verified the validity of the proposed equivalent circuit based on the extracted results. The analyzed inductor and capacitor were implemented in the form of library and proved its usefulness by applying to Elliptical type 5th LPF design. The LPF was measured through practical production, and as a result, the insertion loss in the passband DC ~ 3.7 GHz was up to 1.0 dB, the return loss was 19.2 dB, and the attenuation in the rejection band was 23.9 dB, which was close to the design goal.

Condenser Characteristics of Dielectric Soil Moisture Sensor (유전율 토양 수분 쎈서의 콘덴서 특성)

  • RC oscillation method was applied to study the condenser characteristics of two metal sticks insulated by vinyl tube and used in the dielectric constant determinations of most soils. Its capacitance as influenced by the contacted ambient materials was measured as relative capacitance of the sensor sticks compared with the standard one on the RC oscillation circuit. According to the equivalent circuit of the sensor stick set, the measured capacitance was composed of a basic capacitance connected in parallel with sensor stick capacitance, which was composed of lineally connected vinyl tube capacitances and the sensing part capacitance. The dielectric constant (U) of the contacted ambient moist soil located in the sensing part around the sticks interrelated with the other parameters as following equation. $$\frac{1}{C-B}=\frac{k}{U}+Z$$ where C is the output total relative capacitance, B is the hidden and fixed basic relative capacitance, k is a constant related with U, and Z is a constant for the insulating vinyl tube capacitances determined by its thickness and dielectric constant. The constant k is determined by the spacing and length of sensor sticks. The Z value is theoretically an invariable constant, but it may become considerably bigger than the determined in lab if air tube is formed on the surface of sensor sticks by some shocks on them after their installation in soil. Due to the unstability of lab Z value, it may be better to revise it after sensor stick's installation in soil and no shaking shocks should be applied on them.

  • The reflectance and transmittance of dielectric films at nonzero angle of incidence show strong polarization effects, and for many applications these effects are not desirable. In this work, some design methods are introduced, and we designed the nonpolarizing beam splitter using the outest equivalent quarter-wave layers. During this, the reflectances are varied under the constant optical thickness.

  • 고압 배전선로를 전력선통신망으로 활용하기 위하여는 고압 배전선로에 대한 입력 임피던스에 대한 정확한 이론적 고찰과 실선로에서의 측정을 통한 검증이 요구된다. 본 논문에서는 고압 배전선로용 신호결합장치의 등가회로를 바탕으로 고압 전력선통신시스템의 입출력 모뎀을 제안한다. 제안된 시스템입출력 모델을 바탕으로 고압 배전선로의 고주파(2-30MHz) 대역의 입력 임피던스를 계산한다. 고압 배전선로 통신 입출력 모델에서 지면의 유전상수, 전력선의 길이, 지면의 도전율에 따른 배전선로 입력 임피던스의 이론적 분석과 실 선로에서의 입력 임피던스 측정 결과를 소개한다.
