Growth and characterization of MgZnO grown on R-plane sapphire substrate by plasma-assisted molecular beam epitaxy

  • ZnO has received considerable attention due to its potential applicability to optoelectronic devices such as ultraviolet-light emitting diodes (UVLEDs) and laser diodes (LDs). As well known, however, polar ZnO with the growth direction along the c-axis has spontaneous and piezoelectric polarizations that will result in decreased quantum efficiency. Recently, nonpolar ZnO has been studied to avoid such a polarization effect. In order to realize applications of nonpoar ZnO-based films to LEDs, growth of high quality alloys for quantum well structures is one of the important tasks that should be solved. $Mg_xZn_{1-x}O$ and $Cd_xZn_{1-x}O$ is ones of most promising alloys for this application because the alloys of ZnO with MgO and CdO provide a wide range of band-gap engineering spanning from 2.4 to 7.8 eV. In this study, we investigated on $Mg_xZn_{1-x}O$ films grown with various Mg/Zn flux ratios The films were grown on R-plane sapphire substrates by plasma-assisted molecular beam epitaxy (PAMBE). we investigated on $Mg_xZn_{1-x}O$ films grown with various Mg/Zn flux ratios. The films were grown on R-plane sapphire substrates by plasma-assisted molecular beam epitaxy (PAMBE). With the relatively low Mg/Zn flux ratios, a typical striated anisotropic surface morphology which was generally observed from the nonpolar (11-20) ZnO film on r-plane sapphire substrates. By increasing the Mg/Zn flux ratio, however, additional islands were appeared on the surface and finally the surface morphology was entirely changed, which was generally observed for the (0001) polar ZnO films by losing the striated morphology. Investigations by X-ray $\Theta-2{\Theta}$ diffraction revealed that (0002) and (10-11) ZnO planes are appeared in $Mg_xZn_{1-x}O$ films by increasing the Mg/Zn flux ratio. Further detailed investigation by transmission electron microscopy (TEM) and photoluminescence (PL) will be discussed.

  • $Zn_{2}SiO_{4}$:Mn green phosphors doped with Mg for PDP were synthesized by solid state reaction method. $Zn_{2}SiO_{4}$:Mn, Mg phosphors with increasing Mg concentration were changed from Rhombohedral to Orthorhombic structure. Photoluminescence intensity of $Zn_{2}SiO_{4}$:Mn phosphors doped with Mg 0.5 mol was definitely higher than that of Mg non-doped sample. The enhanced luminescence with doping Mg in the $Zn_{2}SiO_{4}$:Mn phosphors was interpreted by the increase of energy transfer from host to Mn ions with substitution Mg for Zn in the $Zn_{2}SiO_{4}$:Mn host.

  • 본 실험에서는 MgO (99.999%)와 ZnO (99.999%)의 두가지 타겟을 사용한 RF co-스퍼터링법을 이용하여 p-type Si (100) 기판 위에 $Zn_{1-x}Mg_xO$ 박막을 증착 하였다. ZnO 타겟의 RF-power은 고정시키고 MgO 타겟의 RF-power를 조절함으로써 Mg 함량을 조절하였다. EDX분석을 통해 MgO RF-power의 증가에 따라 고용되는 Mg의 함량이 증가함을 알 수 있었다. 또한 MgZnO내 Mg 함량이 높아짐에 따라 c-축 격자상수가 감소하는 것을 XRD분석을 통해 알 수 있었고, MgO기반의 2차상은 형성되지 않았다. PL 측정을 통해 Mg함량이 증가 할수록 UV 영역의 파장의 강도는 감소하고 UV 파장의 위치는 blueshift되는 것을 관찰 할 수 있었다.

저유전율을 갖는 $Mg_2$$SiO_4$-$ZnAl_2$$O_4$계 세라믹스의 $CaTiO_3$첨가에 따른 고주파 유전특성 (Effect of $CaTiO_3$Additions on the Microwave Dielectric Properties of $Mg_2$$SiO_4$-$ZnAl_2$$O_4$Ceramics with Low Dielectric Constant)

  • Effect of the microwave dielectric properties and the microstructure on a mole fraction(x=0.1~0.9) of (1-x)Mg$_2$SiO$_4$-xZnAl$_2$O$_4$ ceramics was investigated. When (1-x)Mg$_2$SiO$_4$-xZnAl$_2$O$_4$(x=0.1~0.9) ceramics were sintered at 130$0^{\circ}C$, 135$0^{\circ}C$ and 140$0^{\circ}C$ for 2hr, the microwave dielectric properties were obtained $\varepsilon$r=6.8~8.3, Q.f$_{0}$=36000~77600. On the other hand, the temperature coefficients of resonant frequency($\tau$$_{f}$) were obtained in the properties of -62ppm/$^{\circ}C$ to -49ppm/$^{\circ}C$. In order to adjust the temperature coefficient of resonant frequency($\tau$$_{f}$), CaTiO$_3$was added in (1-x)Mg$_2$SiO$_4$-xZnAl$_2$O$_4$ceramics. 0.7Mg$_2$SiO$_4$-0.2ZnAl$_2$O$_4$-0.1CaTiO$_3$ceramics sintered at 135$0^{\circ}C$ for 2hr showed the excellent microwave dielectric properties of $\varepsilon$r=7.7, Q.f$_{0}$=32000, and $\tau$$_{f}$=-7.9 ppm/$^{\circ}C$.EX>.>.EX>.

초음파 습식 자기분류법을 이용한 MgxNiyZn1-x-yFe2O4 나노입자 제조 (Preparation of Nano-sized MgxNiyZn1-x-yFe2O4 by Ultrasonic Wet-Magnetic Separation Method)

  • $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ ferrite powders were prepared by self-propagating high temperature synthesis followed by classifying with an ultrasonic wet-magnetic separation unit to get high pure nano-sized particles. The $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ ferrites were well formed by using several powders like iron, nickel oxide, zinc oxide and magnesium oxide at 0.1 MPa of oxygen pressure. The ultrasonic wet-magnetic separation of pre-mechanical milled ferrite powders resulted in producing the powders with average size of 800 nm. The addition of a surfactant during the wet-magnetic separation process improved productivity more than twice. The coercive force, maximum magnetization and residual magnetization of the $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ nano-powders with 800 nm size were 3651 A/m, $53.92Am^2/kg$ and $4.0Am^2/kg$, respectively.

The coercive force, maximum magnetization and residual magnetization of the $Mg_xNi_yZn_{1-x-y}Fe_2O_4$ nano-powders with 810 nm size were 45.89 Oe, 53.92 emu/gOe, 0.4 emu/Oe, respectively.

Contactless Electroreflectance Study of $Zn_{1-x}Mg_xO$

  • Contactless electroreflectance measurements at room temperature were used to determine the bandgap energies of Zn$_{1-x}$ Mg$_{x}$O thin films grown by metal-organic vapor phase epitaxy. It is found that the bandgap energy increases monotonically with the Mg composition x, up to the highest composition measured (x=0.45). The obtained correlation between the bandgap energy and the Mg composition can be used in the analysis of the electronic structure of ZnO/Zn$_{1-x}$ Mg$_{x}$O heterostructures at room temperature.ature.

  • $Ni_{0.5}-Zn_{0.4}-X_{0.1}{\cdot}Fe_2O_4$의 조성에서 X를 각각 Cu, Mg, Mn으로 치환시켜 치환원소에 따른 결정구조와 형상, 입도 및 자기적 성질을 비교 분석하여고, Network Analyzer을 이용하여 $Ni_{0.5}-Zn_{0.4}-X_{0.1}{\cdot}Fe_2O_4$-Rubber Composite의 재료정수 및 전파흡수특성에 대하여 비교 조사하였다. 치환원소에 관계없이 동일한 결정구조와 형상 및 입도를 나타냈고, VSM 분석결과 치환원소에 관계없이 동일한 자화값을 가지며, Mg로 치환된 경우 가장 큰 보자력과 자기이력손실을 나타냈다. 또한 Mn으로 치환된 경우 가장 높은 유전손실(${\varepsilon}_r"/{\varepsilon}_r'$)을, Cu로 치환된 경우에는 가장 큰 자기손실(${\mu}_r"/{\mu}_r'$)을 나타냈다. 4mm의 두께로 제조한 Compos-Composite에서는 Mg로 치환된 시료가 2GHz에서 -40dB이상의 가장 우수한 전파흡수특성을 나타내었다.

Mg1-xZnxFeAlO4의 결정학적 구조 및 자기적 성질 (The Crystallographic Structure and Magnetic Properties of Mg1-xZnxFeAlO4)

  • The crystal structure and magnetic properties of the $Mg_{1-x}Zn_xFeAlO_4\;(0{\leq}x\leq1.0)$ have been investigated by means of x-ray diffractometry and $M\ddot{o}ssbauer$ spectroscopy. The samples$(0{\leq}x\leq1.0)$ have been prepared by the ceramic sintering method. The x-ray diffraction pattern shows that the crystal structure of the samples is a cubic spinel type. The lattice constant has been found by extrapolation using the Nelson-Riley function and it increases slightly from $8.3496\AA\;to\;8.4128\AA$ with Zn concentration. The $M\ddot{o}ssbauer$ spectra for x<0.4 show a superposition of two sextets ana a paramagnetic doublet at room temperature. The superparamagnetic doublet for x<0.4 seems to be due to Al ion in tetrahedral site by the superparamagnetic clustering effect.
