두께에 따른 비정질 칼코게나이드 $Ag/As_{40}Ge_{10}Se_{15}S_{35}$ 박막의 홀로그래피 데이터 격자형성 (The Formation of Holographic Data Grating on Amorphous Chalcogenide $Ag/As_{40}Ge_{10}Se_{15}S_{35}$ Thin Films with Various Thickness)

  • The Ag photodoping effect in amorphous $As_{40}Ge_{10}Se_{15}S_{35}$ chalcogenide thin films for holographic recording has been investigated using a He-Ne laser (${\lambda}$=632.8 nm). The chalcogenide films thickness prepared in the present work were thinner in comparison with the penetration depth of recording light ($d_p=1.66{\mu}m$). It exhibits a tendency of the variation of the diffraction efficiency (${\eta}$) in amorphous chalcogende films, independently of the Ag photodoping. That is, ${\eta}$ increases rapidly at the beginning of the recording process and reaches the maximum (${\eta}_{max}$) and slowly decreases slowly with the exposed time. In addition, the value of ${\eta}_{max}$ depends strongly on chalcogenide film thickness(d) and its maximum peak among the films with d = 40, 80, 150, 300, and 633 nm is observed 0.083% at d = 150 nm (approximately 1/2 ${\Delta}n$), where ${\Delta}$n is the refractive index of chalcogenide thin film (${\Delta}n=2.0$). The ${\eta}$ is largely enhanced by Ag photodoping into the chakogenides. In particular, the value of ${\eta}_{max}$ in a bilayer of 10-nm-thick Ag/150-nm-thick $As_{40}Ge_{10}Se_{15}S_{35}$ film is about 1.6%, which corresponds to ${\sim}20$ times larger than that of the single-layer $As_{40}Ge_{10}Se_{15}S_{35}$ thin film (without Ag). And we obtained the diffraction pattern according to the formation of (P:P) polarization holographic grating using Mask pattern and SLM.

  • Amorphous chalcogenide thin films, especially a-(Se, S) based films, exhibit a number of photo-induced phenomena. In this study, we make the As$\_$40/Ge$\_$10/Se$\_$15/S$\_$35//Ag thin film and then we measure the holographic diffraction efficiency according to thickness of Ag. And we form the two-dimensional holographic grating. At first, we formed one-dimensional grating and then we form two-dimensional grating by rotate the sample. We found out the most suitable thickness of Ag and in case of As$\_$40/Ge$\_$10/Se$\_$15/S$\_$35//Ag(600${\AA}$), the diffraction efficiency was more higher than other samples. The holographic grating was formed by He-Ne laser(λ=632.8nm). The intensity of incident beam was 2.5mW and incident angle was 20$^{\circ}$. We confirm. the two-dimensional holographic grating by the pattern of diffracted beam and AFM(Atomic Force Microscope) image. We perform the etching process using by 0.26N NaOH in order to confirm clearly two-dimensional grating.

  • A detailed investigation and structure of tested samples are clearly presented. As a reference, $Ge_1Se_1Te_2/As$ only sample was also investigated. We used compound of Ge-Se-Te material for phase-change cell. Actually, the performance properties have been improved surprisingly then conventional Ge-Sb-Te. However, crystallization time was as long as ever for amorphization time. We conducted this experiment in order to solve that problem by doping-As with Ag layer.

  • We have investigated the holographic grating formation on Ag-doped amorphous chalcogenide As2Se3 thin films with Ag layer. The basic optical parameter which is a refractive index and extinction coefficent was taken by n&k analyzer. The source of laser was selected based on these parameter. Holographic gratings have been formed using He-Ne laser (wavelength: 632.8 nm) Diode Pumped Solid State laser (DPSS, wavelength: 532.0 nm) under [P:P] polarized the intensity polarization holography. The diffraction efficiency was obtained by +1st order intensity.

  • Recent advances in technology using ultra-thin noble metal film in oxide/metal/oxide structures have attracted attention because this material is a promising alternative to meet the needs of transparent conduction electrodes (TCE). AZO/Ag/AZO multilayer films are prepared by magnetron sputtering for Cu2ZnSn(S,Se)4 (CZTSSe) of kesterite solar cells. It is shown that the electrical and optical properties of the AZO/Ag/AZO multilayer films can be improved by the very low resistivity and surface plasmon effects due to the deposition of different thicknesses of Ag layer between oxide layers fixed at AZO 30 nm. The AZO/Ag/AZO multilayer films of Ag 15 nm show high mobility of 26.4 ㎠/Vs and low resistivity and sheet resistance of 3.5810-5 Ωcm and 5.0 Ω/sq. Also, the AZO/Ag (15 nm)/AZO multilayer film shows relatively high transmittance of more than 65 % in the visible region. Through this, we fabricated CZTSSe thin film solar cells with 7.51 % efficiency by improving the short-circuit current density and fill factor to 27.7 mV/㎠ and 62 %, respectively.

  • We have carried out two-beam interference experiments to form holographic gratings on As$_{40}$ Se$_{15}$ S$_{35}$Ge$_{10}$ single layer, Ag/As$_{40}$ Se$_{15}$ S$_{35}$Ge$_{10}$ multi-layer. In this study, holographic gratings have been formed using He-Ne laser(632.8nm) under different polarization combinations(intensity polarization holography, phase polarization holography). The diffraction efficiency was obtained by the +lst order intensity. The maximum diffraction efficiency of As$_{40}$ Se$_{15}$ S$_{35}$Ge$_{10}$ single layer, As$_{40}$ Se$_{15}$ S$_{35}$Ge$_{10}$ and MgF$_2$/As$_{40}$ Se$_{15}$ S$_{35}$Ge$_{10}$ multi-layer were 0.8%, 1.4% and 3.1% under intensity polarization holography, respectively.

  • Silver nanowire (AgNW) networks have been adopted as a front electrode in Cu(In,Ga)Se2 (CIGS) thin film solar cells due to their low cost and compatibility with the solution process. When an AgNW network is applied to a CIGS thin film solar cell, reflection loss can increase because the CdS layer, with a relatively high refractive index (n ~ 2.5 at 550 nm), is exposed to air. To resolve the issue, we apply solution-processed ZnO nanorods to the AgNW network as an anti-reflective coating. To obtain high performance of the optical and electrical properties of the ZnO nanorod and AgNW network composite, we optimize the process parameters - the spin coating of AgNWs and the concentration of zinc nitrate and hexamethylene tetramine (HMT - to fabricate ZnO nanorods. We verify that 10 mM of zinc nitrate and HMT show the lowest reflectance and 10% cell efficiency increase when applied to CIGS thin film solar cells.

Hot Wall Epitaxy (HWE)법에 의한 AgGa$Se_2$ 단결정 박막 성장과 특성 (Growth and Characterization of AgGa$Se_2$ Single Crystal Thin Films by Hot Wall Epitaxy)

  • AgGaSe$_2$ 단결정 박막은 수평 전기로에서 합성한 $AgGaSe_2$ 다결정을 증발원으로 하여, hot wall epitaxy (HWE) 방법으로 증발원과 기판 (반절연성-GaAs(100)) 의 온도를 각각 $630^{\circ}C$, $420^{\circ}C$로 고정하여 박막 결정 성장을 하였다. 10K에서 측정한 광발광 excition 스펙트럼과 이중결정 X-선 요동곡선 (DCRC) 의 반치폭 (FWHM )을 분석하여 단결정 박막의 최적 성장 조건을 얻었다. Hall효과는 van der Pauw 방법에 의해 측정되었으며, 온도에 의존하는 운반자 농도와 이동도는 293k에서 각각 4.89$\times$$10^{ 16}$/㎤, 129$\textrm{cm}^2$/V.s였다. 광전류 봉우리의 10K에서 단파장대의 가전자대 갈라짐 (splitting)에 의해서 측정된 $\Delta$C$_{r}$ (crystal field splitting)은 0.1762eV, $$\Delta$S_{o}$ (spin orbit splitting)는 0.2494eV였다 10K의 광발광 측정으로부터 고풍질의 결정에서 볼 수 있는 free excitors과 매우 강한 세기의 중성 주개 bound excitors등의 피크가 관찰되었다. 이때 중성 주개 bound ekciton의 반치폭과 결합에너지는 각각 BmeV와 14.1meV였다. 또한 Haynes rule에 의해 구한 불순물의 활성화 에너지는 141meV였다.rule에 의해 구한 불순물의 활성화 에너지는 141meV였다.

Ag2S를 이용한 친환경 양자점 감응형 태양전지 개발

  • 실리콘 태양전지와 박막형 태양전지의 뒤를 이어, 제3세대로 분류되는 양자점 감응형 태양전지(QDSC)에 대한 연구가 활발히 진행되고 있다. 이 태양전지의 TCO로는 주로 ZnO, TiO2가 대부분 사용되고 있으며, 양자점 물질로는 CdS, CdSe, CdTe, PbS, PbSe 등의 카드뮴 및 납을 주 성분으로 하는 물질들에 대한 연구만 중점적으로 이루어지고 있는 실정이다. 이런 물질들은 현재까지 알려진 한도 내에서는 QDSC 효율 중 가장 좋은 효율을 나타내고는 있으나 이런 타입의 QDSC가 상용화된다면 환경에 노출되었을 때에 미치는 악영향이 매우 큰 중금속 물질들로 이루어져 있어, 이를 극복할 수 있는 친환경 성분의 물질에 대한 연구 또한 필요한 시점이다. 따라서 본 연구에서는 CdS를 대체할 수 있는 물질로 Ag2S를 선정, 이에 대한 연구를 진행하였다. Ag2S는 밴드갭이 1.1eV의 물질로, CdS의 2.3 eV와 비교해 상당히 작은 밴드갭을 가져 월등히 넓은 영역에서 빛을 흡수할 수 있다는 장점을 가지고 있으며, 동시에 이로 인한 전자-정공 재결합이 빨라 태양전지로 제작시에 Voc가 낮게 형성된다는 단점도 가지고 있다. 태양전지에 사용된 TCO물질은 ZnO 나노선을 사용했으며, 본 연구실에서 기존에 개발한 수열합성법을 통해 제작하였다. 이를 활용하여 최종적으로 제작한 태양전지의 효율은 CdS/ZnO QDSC가 1.2%, Ag2S/ZnO QDSC가 1.2%로 동일한 성능을 나타냈으며, CdS를 대체할 물질로 Ag2S의 가능성을 보여준 결과라 할 수 있다.
