Optimization of InAlAs/InGaAs HEMT Performance for Microwave Frequency Applications and Reliability

  • In the present paper efforts have been made to optimize InAlAs/InGaAs HEMT by enhancing the effective gate voltage ($(V_c-V_off)$) using pulsed doped structure from uniformly doped to delta doped for microwave frequency applications and reliability. The detailed design criteria to select the proper design parameters have also been discussed in detail to exclude parallel conduction without affecting the del ice performance. Then the optimized value of $V_c-V_off$and breakdown voltages corresponding to maximum value of transconductance has been obtained. These values are then used to predict the transconductance and cut-off frequency of the del ice for different channel depths and gate lengths.

  • Let S be a polynomial ring over a field K, with a monomial order ${\prec}$, and let I be an unmixed graded ideal of S. In this paper we study two functions associated to I: The minimum distance function ${\delta}_I$ and the footprint function $fp_I$. It is shown that ${\delta}_I$ is positive and that $fp_I$ is positive if the initial ideal of I is unmixed. Then we show that if I is radical and its associated primes are generated by linear forms, then ${\delta}_I$ is strictly decreasing until it reaches the asymptotic value 1. If I is the edge ideal of a Cohen-Macaulay bipartite graph, we show that ${\delta}_I(d)=1$ for d greater than or equal to the regularity of S/I. For a graded ideal of dimension ${\geq}1$, whose initial ideal is a complete intersection, we give an exact sharp lower bound for the corresponding minimum distance function.

  • Let X be a compact metric space and let |A| denote the cardinality of a set A. We prove that if $f:X{\rightarrow}X$ is a homeomorphism and ${\mid}X{\mid}={\infty}$, then for all ${\delta}$ > 0 there is $A{\subset}X$ such that |A| = 4 and for all $k{\in}\mathbb{Z}$ there are $x,y{\in}f^k(A)$, $x{\neq}y$, such that dist(x, y) < ${\delta}$. An observer that can only distinguish two points if their distance is grater than ${\delta}$, for sure will say that A has at most 3 points even knowing every iterate of A and that f is a homeomorphism. We show that for hyperexpansive homeomorphisms the same ${\delta}$-observer will not fail about the cardinality of A if we start with |A| = 3 instead of 4. Generalizations of this problem are considered via what we call (m, n)-expansiveness.

  • If Fiber Reinforced Metal Laminates(FRMLs) were delaminated, the decrease of stiffness and fiber bridging effect would result in the sudden aggravation of fatigue characteristics. It was reported that the delamination of FRMLs resulted from the crack of metal layers and that it depended on the crack growth. While cracks were made in FRMLs containing a saw-cuts under fatigue loading, cracks could be produced or not in FRMLs with circular holes under the same condition. When the FRMLs with the circular holes produce not the crack but the delamination, it is not possible to analyze it by the conventional fracture parameters expressed as the function of the crack. And so, this research suggests a new analytical model of the delamination to make the comparison of the delamination behavior possible whenever the cracks occur or not. Therefore, a new analytical model called Pseudo Crack Model(PCM) was suggested to compare the delaminations whether cracks were made or not. The relationship between the crack energy consumption rate( $E_{crack}$) and the delamination energy consumption rate( $E_{del}$) was discussed and it was also known that the effect of $E_{del}$ was larger than that of $E_{crack}$.

  • The diffusion neural network can be cfficiently applied to the Gaussian processing. For example, a difference of two Gaussians(DOG) is performed by this network with ease. In this paper, we model a neural network to perform the function /t(.del.${\Delta}^{2}$G) by using the diffusion neural network. This model is used to detect the edges of moving target in image. By this model not only moving target is separated from stationary background but also their trajectories are obtained using accumulated past information in the diffusion neural network. Furthermore this model needs a small number of connections per cell and the connection weights are fixed-valued. Therefore its hardware can be easily implemented with simple structure.

A High Accuracy and Fast Hybrid On-Chip Temperature Sensor (고정밀 고속 하이브리드 온 칩 온도센서)

  • This paper presents a high accuracy and fast hybrid on-chip temperature sensor. The proposed temperature sensor combines a SAR type temperature sensor with a ${\Sigma}{\Delta}$ type temperature sensor. The SAR type temperature sensor has fast temperature searching time but it has more error than the ${\Sigma}{\Delta}$ type temperature sensor. The ${\Sigma}{\Delta}$ type temperature sensor is accurate but it is slower than the SAR type temperature sensor. The proposed temperature sensor uses both the SAR and ${\Sigma}{\Delta}$ type temperature sensors, so that the proposed temperature sensor has high accuracy and fast temperature searching. Also, the proposed temperature sensor includes a temperature error compensating circuit by storing the temperature errors in a memory circuit after chip fabrication. The proposed temperature sensor was fabricated in 3.3V CMOS $0.35{\mu}m$ process. Its temperature resolution, power consumption, and area are $0.15^{\circ}C$, $540{\mu}W$, and $1.2mm^2$, respectively.

  • Over two hundred twenty-eight million cases of coronavirus disease 2019 (COVID-19) in the world have been reported until the 21st of September 2021 after the first rise in December 2019. The virus caused the disease called severe acute respiratory syndrome coronavirus 2 (SARS-CoV-2). Over 4 million deaths blame COVID-19 during the last one year and 8 months in the world. Currently, four SARS-CoV-2 variants of concern are mainly focused by pandemic studies with limited experiments to translate the infectivity and pathogenicity of each variant. The SARS-CoV-2 α, β, γ, and δ variant of concern was originated from United Kingdom, South Africa, Brazil/Japan, and India, respectively. The classification of SARS-CoV-2 variant is based on the mutation in spike (S) gene on the envelop of SARS-CoV-2. This review describes four SARS-CoV-2 α, β, γ, and δ variants of concern including SARS-CoV-2 ε, ζ, η, ι, κ, and B.1.617.3 variants of interest and alert. Recently, SARS-CoV-2 δ variant prevails over different countries that have 3 unique mutation sites: E156del/R158G in the N-terminal domain and T478K in a crucial receptor binding domain. A particular mutation in the functional domain of the S gene is probably associated with the infectivity and pathogenesis of the SARS-CoV-2 variant.

  • The aim of this note is to study some properties of Schrodinger operators, the magnetic case, $H_{0}$ (a)=1/2(-i.del.-a)$^{2}$; H(a)= $H_{0}$ (a)+V, where a=( $a_{1}$,.., $a_{n}$ ).mem. $L^{2}$$_{loc}$ and V is a potential energy. Also, we are interested in solutions, .psi., of H(a).psi.=E.psi. in the sense that (.psi., $e^{-tH}$(a).PSI.)= $e^{-tE}$(.psi.,.PSI.) for all .PSI..mem. $C_{0}$ $^{\infty}$( $R^{n}$ ) (see B. Simon [1]). In section 2, under some conditions, we find that a semibounded quadratic form of H9a) exists and that the Schrodinger operator H(a) with Re V.geq.0 is accretive on a form domain Q( $H_{0}$ (a)). But, it is well-known that the Schrodinger operator H=1/2.DELTA.+V with Re V.geq.0 is accretive on $C_{0}$ $^{\infty}$( $R^{n}$ ) in N Okazawa [4].   • It is considered that the application of advanced composite materials to the prostheses for the disables is important to improve their bio-mechanical performance. Particularly, energy storing foot prosthesis is mostly important to restore gait ability of the disables with low-extremity amputation since it could provide propulsion at terminal stance enhancing the disables ability to walk long distance even run and jump. Therefore, the energy storing spring of Prosthetic foot keel under cyclic bending moment use mainly of high strength glass fiber reinforced plastic. The main objective of this study was to evaluate the stacking sequence effect using the delamination growth rate(dA$_{D}$/dN) of energy storing spring in glass fiber reinforced plastic under cyclic bending moment. The test results indicated that the shape of delamination zone depends on stacking sequence in GFRP laminates. Delamination area(A$_{D}$) turns out that variable types with the contour increased non-linearly toward the damage zones.nes.
