A Study on the Fabrication of the Convex Structured MOSFET and Its Electrical Characteristics (Convex 구조를 갖는 MOSFET 소자의 제작 및 그 전기적 특성에 관한 연구)

  • To improve the characteristics of sub$\mu$m short channel MOSFET device, a new device having the convex structure is proposed. This device has 3-dimensionally expandable channel length according to the vertical etched silicon height. For the purpose of comparing the DC and AC characteristics, planar device is also fabricated. Comparing the channel length, the convex device with 0.4$\mu$m silicon height is larger about 0.56$\mu$m in NMOS and 0.78$\mu$m in PMOS than planar devices. DC characteristics, such as threshold voltage, operational current, substrate current and breakdown voltage are compared together with AC characteristics using the ring oscillator inverter delay. Also process and device simulation are performed and the differences between convex and pranaldevice are also compared.

  • In this paper we have considered a dynamical mathematical model of the sub-populations of potential smokers (non-smokers), smokers, smokers who temporarily quit smoking, smokers who permanently quit smoking and a class of smoking associated illness by introducing time dependent parameters and distributed time delay to acquire smoking habit. Here, we have established some sufficient conditions on the permanence and extinction of the smoking class in the community by using inequality analytical technique. We have introduced some new threshold values $R_0$ and $R^*$ and further obtained that the smoking class in the community will be permanent when $R_0$ > 1 and the smoking class in the community will be going to extinct when $R^*$ < 1. By Lyapunov functional method, we have also obtained some sufficient conditions for global asymptotic stability of this model. Computer simulations are carried out to explain the analytical findings. The aim of the analysis of this model is to identify the parameters of interest for further study, with a view to informing and assisting policy-maker in targeting prevention and treatment resources for maximum effectiveness.

  • 본 논문에서는 허프변환 및 HSV 색변환을 이용한 효율적인 차선검출의 최적화 알고리즘을 제안한다. 차선 검출의 고속화를 위해 차선과 카메라의 위치를 감안하여 고정된 관심영역(ROI_LB)을 정하고 검출 영역을 감소시킨다. 정해진 관심영역 내에서 허프변환을 적용해 차선을 검출하고 이를 위해 Sobel Mask와 Threshold를 사용한다. 또한, HSV 색 공간을 이용하여 황색 선과 백색 선을 구별해내며 차선 이동 시에 "MOVEMENT"이라는 문자열을, 중앙선을 넘어가면 "DANGEROUS"이라는 문자열을 출력한다. 제안하는 방법의 실험 결과는 복잡한 도로 동영상에서 효과적으로 차선을 인식하고 색 구별을 하였으며 제안 방법의 유효성을 검증하기 위해 다양한 실제 차선 패턴을 대상으로 한 실험결과를 제시한다.

  • Automatic document classification may differ significantly according to the characteristics of documents that are subject to classification, as well as classifier's performance. This research identifies e-mail document's characteristics to apply a three-step preprocessing algorithm that can minimize e-mail document's atypical characteristics. In the first 5go, uncertain based sampling algorithm that used Mean Absolute Deviation(MAD), is used to address the question of selection learning document for the rule generation at the time of classification. In the subsequent stage, Weighted vlaue assigning method by attribute is applied to increase the discriminating capability of the terms that appear on the title on the e-mail document characteristic level. in the third and last stage, accuracy level during classification by each category is increased by using Naive Bayesian Presumptive Algorithm's Dynamic Threshold. And, we implemented an E-Mail Recommendtion System using a three-step preprocessing algorithm the enable users for direct and optimal classification with the recommendation of the applicable category when a mail arrives.

Searching Location of Chromosome Using Statistical Method (통계적 산출방법을 이용한 염색체 위치 탐색)

  • In this paper, we classify between the chromosome and blood cell, and find the location of chromosome. First, the gray level images be the binary images using the threshold method. Then, the spot noises are removed by the morphological filtering. Features are obtained using the updated Run length(RL) coding and are classified using the Bayes decision rule. The performances of classification are 83.3% in chromosome and 93.3% in blood cell. Because each sub-images ($256{\times}256$) is obtained from the full image($512{\times}512$), we realize the location of chromosome if we get the corrected chromosome classifications.

  • Purpose This study is to examine of Neurometer for the diagnosis of cold hypersensitivity Method Among patients who visited the oriental gynecological department in Kangnam Korean Hospital from October. 2000 to December. 2000, 37 women were diagnosed as cold hypersensitivity by D.I.T.I. We measured the limbs' temperature by D.I.T.I. and Current perception threshold(CPT) of median N., ulnar N., radial N., peroneal N., sural N., tibial N., saphenous N. by neurometer Patients were divided into mild and severe group depending on the temperature difference between proximalis and distalis in limbs Result and Conclusion 1. In severe group, CPT of median N., ulnar N., radial N. was higher on 250Hz and 200Hz. 2. In severe group, Mean CPT of peroneal N., sural N., tibial N., saphenous N. was higher on every Hz.

Design of DGMOSFET for Optimum Subthreshold Characteristics using MicroTec

  • We have analyzed channel doping and dimensions(channel length, width and thickness) for the optimum subthreshold characteristics of DG(Double Gate) MOSFET based on the model of MicroTec 4.0. Since the DGMOSFET is the candidate device to shrink short channel effects, the determination of design rule for DGMOSFET is very important to develop sub-100nm devices for high speed and low power consumption. As device size scaled down, the controllability of dimensions and oxide thickness is very low. We have analyzed the short channel effects for the variation of channel dimensions, and found the design conditions of DGMOSFET having the optimum subthreshold characteristics for digital applications.

  • The automotive environment presents to the FMCW radar sensor a multitude of moving and fixed targets and the sensor must detect and track only the targets which may pose a threat of collision or passengers accident. The sensor must function accurately in the presence of background echoes generated by moving and fixed targets, ground reflections, atmospheric noises, including rains, fog, and, snow and noise generated within the receiver. False detection of the desired target in this environment may issue false alarms. That may be dangerous to the passenger and the vehicle. A high false alarm rate is totally unacceptable. The false alarm mechanism consists of noise peaks, crossing the threshold and the undesired response of the system to off lane targets which are not potentially hazardous to the radar equipped vehicle. This paper presents an improve technique safety performance for driver-less operation using FMCW radar sensors.

  • This paper describes the fault detection and failsafe logic to be used in an Electronic Stability Program(ESP). The aim of this paper is to prevent of erroneous controls in the ESP. Developed this paper introduces the fault detection logic and evaluation of residual signals. The failsafe logic consists of four redundant sub-models, which can be used for detecting the faults in various sensors (yaw rate, lateral acceleration, steering wheel angle). We present two mathematical residual generation methods : one is a method using the average value and the other is a method using the minimum value of the each residual. We verified a failsafe logic developed using vehicle test results also we compare vehicle model based simulation results with test vehicle results.
