A Study of B-implanted n Type Si Epi Resistor for the Fabrication of Thermal Stable Pressure Sensor (열적 안정한 압력센서 제작을 위한 보론(B) 이온 주입 n형 Si 에피 전극 연구)

  • In this paper, we focus on optimization of a boron ($^{11}B$)-implanted n type Si epi substrate for obtaining near-zero temperature coefficient of resistance (TCR) at temperature range from 25 to $125^{\circ}C$. The $^{11}B$-implantation on the N type-Si epi substrate formed isolation from the rest of the N-type Si by the depletion region of a PN junction. The TCR increased as the temperature of rapid thermal anneal (RTA) was increased at the temperature range from $900^{\circ}C$ to $1000^{\circ}C$ for the $p^+$ contact with implantation at dose of $1E16/cm^2$, but sheet resistance of this film was decreased. After the optimization of anneal process condition, the TCR of $1126.7{\pm}30.3$ (ppm/K) was obtained for the $p^-$ resistor-COB package chips contained $p^+$ contact with the implantation of $5E14/cm^2$. This shows the potential of the $^{11}B$-implanted n type Si epi substrate as a resistor for pressure sensor in thermal stable environment applications..

  • In this paper, the design technique of fuzzy controller using pole placement method and the stability analysis of the system are discussed. The consequent parts of the fuzzy model representing the fuzzy control system are descrived by linear stated equations. It cannot be guaranteed that the total fuzzy system is stable even if all subsystems are stable. The range of the consequent parameters of fuzzy feedback controller which is stable for each fuzzy subspace of the input space are derived, using a rather simplified stability criterion. Then, the consequent parameters of fuzzy controller is determined with the sufficient condition that the fuzzy feedback controller maintain robust stability for the model of other subspace.

  • Sliding mode control is investigated for a discrete-time system with uncertainties. The narrowest neighborhood of the sliding surface is shown in which the state can remain. The range is determined by the upper bound of the absolute value of the uncertainty and the equation of the sliding surface. A sliding mode control algorithm is proposed to keep the state there without requiring an enormous input. Under the presence of the system parameter variations, the origin is not always stable although the sliding surface represents the stable dynamics and the state is kept in this neighborhood. A Thermodynamic Calculation of Equilibrium Concentration for the CVD of SiC (SiC의 화학증착에 대한 열역학적 평형농도계산)

  • Thermodynamic calculation for the CVD of SiC from methyltrichlorosilane(MTS) was done in some range of deposition condition to identify optimum condition. The results show that the most considerable chemical species are chloride and chlorosilane for silicon source and methane and acetylene for carbon source. In order to yield single phase ${\beta}$-SiC it is believed that optimum temperature range is between 1500 and $1700^{\circ}k$. With increasing temperature, stable phase is changed from Si+SiC phase to C+SiC phase. It is believed because equilibrium concentration of silicon source decrease and equilibrium concentration of carbon source increases with increasing temperature.

  • This paper presents annealing characteristics of CrN thin-film strain gauges, which were deposited on glass by DC reactive magnetron sputtering in an argon-nitrogen atmosphere)Ar-(5-~25%)$N_2$. The physical and electrical characteristics of these films investigated with the thickness range 3500$\AA$ of CrN thin films, annealing temperature (100~30$0^{\circ}C$) and annealing time (24-72hr) . The optimized condition of CrN thin-film strain gauges were thickness range of 3500$\AA$ and annealing condition(30$0^{\circ}C$ , 48hr) in Ar-10%$N_2$ deposition atmosphere. Under optimum conditions, the CrN thin-films for strain gauge is obtained a high resistivity, $\rho$=1147.65$\Omega$cm a low temperature coefficient of 11.17. And change in resistance after annealing for the CrN thin film were quitely linear and stable.

  • This paper proposes a field-oriented control strategy without speed sensor in overall speed range. At low speed region including zero speed, the electrical saliency which is due to the main flux saturation is used in order to estimate an instantaneous flux position. This electrical saliency can be obtained from the difference of high frequency impedance by the high frequency signal injection. This method enables the stable operation at zero speed or stator frequency even under heavily loaded condition. However, because of the high frequency signal injection the loss and noise in motor increase and the voltage margin is reduced as the motor speed increases. Therefore, this algorithm must be supplemented with the algorithm based on the electrical model of motor, which is conventionally used in the region except the low speed. This paper proposes the combination algorithm between the high frequency signal infection method and the adaptive observer, in which the rotor flux and motor speed can be simultaneously estimated by the adaptive control theory. This combination algorithm enables the stable operation of field-oriented speed control without speed sensor in overall speed range. This is verified by experimental results.

  • This paper presents a mode transition method that applies frequency compensation technique of an LLC resonant converter for stable mode transition. LLC resonant converters used in various applications require high efficiency and high power density. However, because of circuit property, a wider voltage gain range equates to a greater circuit loss, so maintaining high efficiency at all voltage gain ranges is difficult. In this case, full bridge-half bridge mode transition method can be used, which maintains high efficiency even in a wide voltage gain range. However, this method causes damage to the circuit through overcurrent by the mode transition. This study analyzes the cause of the problem and proposes a mode transition method that applies frequency compensation technique to solve the problem. The proposed method verifies the stable transition through simulation analysis and experimental results.

  • In this study, the performance characteristics of turbocharged engine is analyzed. The methods of engine performance improvements are suggested not only for full load characteristics of the engine but also for partial load characteristics of the engine, which is more frequently used in actual driving conditions. The compression ratio of the compressor is increased rapidly in a straight line pattern until 1260 engine rpm, and after that it is increased slowly to 2.5 ratio. Also the brake mean effective pressure increased until 1260 engine rpm and decreased rapidly after 1600 engine rpm. The higher the pressure ratio, the better the fuel consumption, air excess ratio and brake mean effective pressure. But those are higher in the rated revolution range than in the mid-low revolution range. The turbocharger is operated in a stable condition from 1260 rpm and its efficiency is low in the low speed range for the reason of its characteristics. The results of this study can be applied in the fundamental control methods of turbocharged engine for stable load and speed.

  • In this study, we investigated the dynamic stability of the system and the semi-analytical solution of the shallow arch. The governing equation for the primary symmetric mode of the arch under external load was derived and expressed simply by using parameters. The semi-analytical solution of the equation was obtained using the Taylor series and the stability of the system for the constant load was analyzed. As a result, we can classify equilibrium points by root of equilibrium equation, and classified stable, asymptotical stable and unstable resigns of equilibrium path. We observed stable points and attractors that appeared differently depending on the shape parameter h, and we can see the points where dynamic buckling occurs. Dynamic buckling of arches with initial condition did not occur in low shape parameter, and sensitive range of critical boundary was observed in low damping constants.

  • AZO (Aluminum doped Zinc Oxide) transparent conducting thin films were fabricated by reactive DC mangnetron sputtering method using zinc target containing 2 wt% of Al. Transition range with optimum transmittance and conductivity was obtained by contrlling partial pressure of reactive oxygen gas. Sputtering condition for this transition range could be kept stable by regulating the target voltage. According to XRD analysis, there was only one peak for (002) plane in AZO films and the films deposited in transition range.
