Low Resistance Indium-based Ohmic Contacts to N-face n-GaN for GaN-based Vertical Light Emitting Diodes (GaN계 수직형 발광 다이오드를 위한 N-face n-GaN의 인듐계 저저항 오믹접촉 연구)

  • We investigated the In-based ohmic contacts on Nitrogen-face (N-face) n-type GaN, as well as Ga-face n-type GaN, for InGaN-based vertical Light Emitting Diodes (LEDs). For this purpose, we fabricated Circular Transfer Length Method (CTLM) patterns on the N-face n-GaN that were prepared by using a laser-lift off method, as well as on the Ga-face n-GaN that were prepared by using a dry etching method. Then, In/transparent conducting oxide (TCO) and In/TiW schemes were deposited on the CTLM in order for low resistance ohmic contacts to form. The In/TCO scheme on the Ga-face n-GaN showed high specific contact resistance, while the minimum specific contact resistance was only 3${\times}$10$^{-2}$ $\Omega$-cm$^{2}$ after annealing at 300${^{\circ}C}$, which can be attributed to the high sheet resistance of the TCO layer. In contrast, the In/TiW scheme on the Ga-face n-GaN produced low specific contact resistance of 2.1${\times}$10$^{5}$ $\Omega$-cm$^{2}$ after annealing at 500${^{\circ}C}$ for 1 min. In addition, the In/TiW scheme on the N-face n-GaN also resulted in a low specific contact resistance of 2.2${\times}$10$^{-4}$ $\Omega$-cm$^{2}$ after annealing at 300${^{\circ}C}$. These results suggest that both the Ga-face n-GaN and N-face n-GaN.

Relationships between Structural Features and Biological Activities of HC-toxin

  • In order to figure out the relationships between structural features and biological activity of the host-specific HC-toxin in maize, structurally related cyclic tetrapeptides, chlamydocin and CYL-2 were isolated, and their biological activities in maize were examined. Biological activities of preparations were determined by root growth inhibition and electrolyte leakage bioassays. Chlamydocin and CYL-2 showed toxicities to maize. However, the toxicities of these compounds were non-specific. Thus, the precise peptide ring structure of HC-toxin apparently does not play an important role in toxicity, while resistance of maize to HC-toxin is based on a precise ring conformation.

A Study on the Cutting Characteristics of Ti-6Al-4V Alloy in Turning Operation (선삭가공시 Ti-6Al-4V 합금의 절삭특성에 관한 연구)

  • The titanium has many superior characteristics such as specific strength, heat resistance, corrosion resistance, organism compatibility, non-magnetic and etc. and their quantity are abundant. This study performed turning operation of Ti-6Al-4V alloy using the TiAlN coated tool which was treated with PVD. Experimental works were also executed to measure cutting force, chip figuration and surface roughness for different cutting conditions. As a result of study, tool wear was serious at the condition over 100m/min of cutting speed. The excellent cutting condition of cutting depth was at 1.0mm.

  • The specific contact resistance(SCR) of metal-semiconductor interface is an important design parameter for VLSI interconnecting technology. As the critical feature size of the integrated structures decrease, the physical size of ohmic contacts will also decrease and the series contact resistance will increase. Al-Si contacts on the annealing condition are studied. The propreties of the contacts depend considerably on the annealing procedures. Barrier height is measured from Capacitance-Voltage characteristics. The specific contact resistance are analyzed using a modified four point method.

  • In this study, the electrical characteristics of Symmetric and Asymmetric High Voltage MOSFET(HV-MOSFET) under high temperature were investigated. And, the specific on-resistance, threshold voltage, transconductance, drain current of the HV-MOSFETs were measured over a temperatures range of 300K ${\leq}$ T ${\leq}$400K. From the result of measured data, specific on-resistance increases slightly with increasing temperature. Especially, at high temperature(at 400K) specific on-resistance was increased about 30% than that in room temperature. And, in high temperature condition (at 400K), drain current was decreased about 30%, Also, transconductance(gm) was decreases with increasing temperature.

  • The voltage profile of Zinc/Air battery during discharge has very flat pattern in a given voltage range, But, if not enough the porosity in cathode, as a result of that capacity, energy and discharge voltage of batteries become low. Therefore, we focused the pore effects in activated carbon for cathode. We examined discharge voltage, specific capacity, specific energy, resistance and characteristics during the GSM pulse discharge upon different kinds of activated carbon in Zinc/Air battery, Also we measured porosity of the air cathode according to the ASTM. So we achieved improvement of specific capacity, specific energy and discharge voltage according to increase meso pores of activated carbon. We found the optimized activated carbon material for Zinc/Air battery.

  • Different types of hybrid negative materials on pitch based carbon and natural graphite for lithium ion batteries were studied. Two types of active materials were prepared, that is, pitch based graphite carbon, and pitch based carbon impregnating natural graphite. The specific capacity, capacity recovery in high temperature condition, and other electrochemical properties were achieved for these materials. We found that addition of natural graphite type to the pitch based carbon can significant1y improve the specific capacity and interfacial resistance. However, use of natural graphite will cause a serious capacity loss in the high temperature condition owing to its increasing interface resistance. The specific capacity ranged from 321 to 348 mAh/g and the maximum specific capacity was obtained in the case of pitch based carbon impregnating natural graphite.

Mithramycin Inhibits Etoposide Resistance in Glucose-deprived HT-29 Human Colon Carcinoma Cells

  • Physiological cell conditions such as glucose deprivation and hypoxia play roles in the development of drug resistance in solid tumors. These tumor-specific conditions cause decreased expression of DNA topoisomerase $II{\alpha}$, rendering cells resistant to topo II target drugs such as etoposide. Thus, targeting tumor-specific conditions such as a low glucose environment may be a novel strategy in the development of anticancer drugs. On this basis, we established a novel screening program for anticancer agents with preferential cytotoxic activity in cancer cells under glucose-deprived conditions. We recently isolated an active compound, AA-98, from Streptomyces sp. AA030098 that can prevent stress-induced etoposide resistance in vitro. Furthermore, LC-MS and various NMR spectroscopic methods identified AA-98 as mithramycin, which belongs to the aureolic acid group of antitumor compounds. We found that mithramycin prevents the etoposide resistance that is induced by glucose deprivation. The etoposide-chemosensitive action of mithramycin was just dependent on strict low glucose conditions, and resulted in the selective cell death of etoposide-resistant HT-29 human colon cancer cells.

Relations between Brown Planthopper (BPH) Resistance and Sucking Inhibitors of BPH in Rice

  • This study was conducted to investigate the relations between brown planthopper (BPH, Nilapavata lugens) resistance and specific organic acids (oxalic acid, silicic acid, and trans-aconitic acid) known as BPH sucking inhibitors on different rice varieties and/or lines. There were no specific relations between BPH resistance and the contents of oxalic and silicic acids in the rice plant tissues. However, the stronger the BPH resistance was occurred, the higher the content of trans-aconitic acid was contained in the rice plants. The relations between the injury rate of rice plant by BPH and the content of trans-aconitic acid in the rice plants were negatively correlated, which were -0.84 and -0.82 at 30 and 60 days after seeding, respectively. Therefore, the content of trans-aconitic acid in rice plant tissues might be utilized as an index for improving BPH resistance of rice varieties.
