Effect of Shearing Speed and UBMs on High Speed Shear Properties of Sn3.0Ag0.5Cu Solder Ball (Sn3.0Ag0.5Cu 솔더 볼의 고속 전단특성에 미치는전단속도 및 UBM층의 영향)

  • The effect of high shear speed on shear force, shear energy and fracture surface was investigated for the solder joint of a $Sn-_{3.0}Ag-_{0.5}Cu$ ball. For both ENIG and OSP pads, the shear force increased with an increase in shearing speed to 0.3 m/s. However, for an ENEPIG pad, the shear force increased with an increase in shear speed to 0.6 m/s and kept almost constant afterward. The shear energy decreased with an increase in shearing speed for ENIG and OSP pads. For the ENEPIG pad, however, the shear energy almost remained constant in a shearing speed range 0.3-3.0 m/s. The fracture mode analysis revealed that the amount of brittle fracture for the ENIG and the OSP pads increased with shearing speed, and a complete brittle fracture appeared at 1.0 m/s for ENIG and 2.0 m/s for OSP. However, the ENEPIG pad showed only a ductile fracture until 0.25 m/s, and a full brittle fracture didn't occur up to 3.0 m/s. The fracture mode matched well with the shear energy. The results from the high speed shear test of SAC305 were similar to those of SAC105.

  • The effect of shearing speed on the shear force and energy of Sn-0Ag-0.5Cu solder ball was investigated. Various UBM (under bump metallurgy)'s on Cu pads were used such as ENEPIG (Electroless Nickel, Electroless Palladium, Immersion Gold; Ni/Pd/Au), ENIG (Electroless Nickel, Immersion Gold; Ni/Au), OSP (Organic Solderability Preservative). To fabricate a shear test specimen, a solder ball, $300{\mu}m$ in diameter, was soldered on a pad of FR4 PCB (printed circuit board) by a reflow soldering machine at $245^{\circ}C$. The solder bump on the PCB was shear tested by changing the shearing speed from 0.01 m/s to 3.0 m/s. As experimental results, the shear force increased with a shearing speed of up to 0.6 m/s for the ENIG and the OSP pads, and up to 0 m/s for the ENEPIG pad. The shear energy increased with a shearing speed up to 0.3 m/s for the ENIG and the OSP pads, and up to 0.6 m/s for the ENEPIG pad. With a high shear speed of over 0 m/s, the ENEPIG showed a higher shear force and energy than those of the ENIG and OSP. The fracture surfaces of the shear tested specimens were analyzed, and the fracture modes were found to have closer relationship with the shear energy than the shear force.

  • Previously, we had experimented on the model of stow net under the various combination including water velocity, spherical floats and elevating floats with the shearing hoods instead of the upper beam, however we couldn't concern with their characteristics. Spherical floats maintain their buoyancy at the same level when the speed increases, only the drag increases and effects some reduction in the fishing height. To eliminate this shortcoming, floats have to some hydrodynamic lifting force which increases with increasing speed. Phillips float with a dish-shaped metal plate welded on at the lower part and synthetic upthrusting float were used for the experiment to compare with their characteristics. Six kinds of model shearing hood depend on the angle of attack were used to test the characteristic of the shearing hood. According to their results, when the angle of attack is 30\ulcorner, the lift and drag coefficient reveal 1. 36, 0.84 respectively. And also experimented on the 5X8cm shearing hood to investigate the suitability for the model stow net.

  • The design and application of optimal control technique to the rotary shearing system is mentioned in this paper. To maximize the accuracy in both shearing length and blade speed at shearing, time-varying gain patterns for closed loop control are designed on the basis of fixed terminal time constrained optimal regulator. The performance accuracy in real application has greatly improved than the conventional way of shearing control.

  • The effects of shear speed and tip height on the high speed shear test of Sn-3.0wt.%Ag-0.5wt.%Cu ball joints were investigated. Solder balls of $450{\mu}m$ in diameter were reflowed at $245^{\circ}C$ on a FR4 PCB (Printed Circuit Board) in order to obtain a sample for the high-speed shear test. The UBM was comprised of Cu/Ni/Au, and the shear speed and tip height varied from 0.5 to 3.0 m/s, and from 10 to $135{\mu}m$, respectively. According to the experimental results, faster shear speed enhanced the shear strength of the solder joints, regardless of the tip height. The fraction of ductile (solder) fracture decreased when the shearing speed was raised from 0.5 to 3.0 m/s. With an increasing tip height from 10 to 50 and $135{\mu}m$, the fracture mode changed from pad lift to mixed (ductile and brittle) and ductile fracture, respectively, while the shearing energy also increased in the same order. The shear energy had a proportional relationship with the fraction of the solder fracture.

  • Shearing characteristics of Sn-3.0wt%Ag-0.5wt%Cu ball for standardization of high speed shear test were investigated. The solder ball of 450 ${\mu}m$ in diameter was reflowed at $245^{\circ}C$ on FR4 PCB (Printed Circuit Board) to prepare a sample for the high-speed shear test. The metal pads on the PCB were OSP (Organic Solderability Preservative, Cu pad) and ENIG (Electroless Nickel/Immersion Gold, i.e CulNi/Au). Shearing speed was varied from 0.5 to 3.0 m/s, and tip height from 10 to 135 ${\mu}m$. As experimental results, for the OSP pad, a ductile fracture increased with tip height, and it decreased with shearing speed. In the case of ENIG pad, the ductile fracture increased with the tip height. The tip height of 10 ${\mu}m$ (2% of solder ball diameter) was unsuitable since the fracture mode was mostly pad lift. Shear energy increased with increasing shearing tip height from 10 to 135 ${\mu}m$ for both of OSP and ENIG pads.

Effect of Pre-shearing and Temperature on the Yield Stress of Stirred Yogurt

  • The yield stress of stirred yogurt was measured by the vane viscometer at different pre-shearing conditions, such as pre-shear speed, pre-shear time, and wait time, and temperature (12-38${^{\circ}C}$). The yield stress ranged from ~17.6 to 10 Pa and from 34.2 to 11.9 Pa, depending on the pre-shearing conditions and temperature, respectively. The preshear speed and the wait time significantly affected the yield stress. The temperature dependence of the yield stress was described by the Eyring's kinetic model. The linear function of the temperature on the yield stress was limited at the 22${^{\circ}C}$, and at the above 22${^{\circ}C}$, the yield stress was maintained to be a constant (~12.5 Pa).

  • In this study, we investigated the dominant processing variables that would influence the microstructural development of AA6061 deformed by differential speed rolling (DSR) at ambient temperature. For this purpose, we carried out a series of DSR on the samples to investigate the effects of roll speed ratio, sample rotation, and number of operation under specific rotation. Among these, the condition with a height reduction of 75% at a speed ratio of 1:4 through rotation along rolling direction (RR) displayed the pronounced results of more homogenous matrix-structure and superior mechanical properties than the others tested in this study. This was mainly due to the cross shearing of macro-shear pattern in segment where dynamic recrystallization took place with ease throughout the sample. Thus, an average microhardness value of 101 Hv was obtained in the present sample deformed by 4-pass DSR with RR where macro cross-shearing was effectively applied.

  • The moyamoya disease is a type of cerebrovascular disease which produces thin abnormal blood vessels like haze in the brain base because the end of internal carotid artery which supplies about 80% of blood is blocked. Regarding this moyamoya disease, the shearing stress and thrombus generation are mentioned as its main causes. This study three-dimensionally implemented the ICA, ACA, and MCA parts of the cerebrovascular configuration related to the moyamoya disease, and analyzed the hydrodynamic phenomenon with the commercial program ADINA. In particular, the correlations between shearing stress and speed distribution according to the branch angle of ACA and MCA. A numerical analysis found that the greater the branch angle of ACA and MCA, the lower the shearing stress and the greater the stationary area of the flow.. Put Abstract text here.

  • Pipe and Pressure Vessels that is used in power plant and chemical industry have many Internal Defects that is corrosion caused by the flow of fluid. These Internal Defects that have possibility of explosion are very dangerous because it can not see from the outside. This days many companys using NDT method to find an Internal Defect. Most of the NDT methods have limitations that are constraint of shape and materials. But Sheargoraphy have many advantages compared conventional NDT method. It has very fast measuring speed, non-destructive and non contacting measurement. As well as it hasn't constraint of shape and materials. As a paper on the analysis of measurement of error, the important factors were the Shearing Amount and pressure, and discovered measurement of the Internal Defect of the object by using shearography. The optimal Shearing Amount and pressure was discovered and utilized.
