InGaZnO active layer 두께에 따른 thin-film transistor 전기적인 영향

  • Thin-film-transistors (TFTs) that can be prepared at low temperatures have attracted much attention because of the great potential for transparent and flexible electronics. One of the mainstreams in this field is the use of organic semiconductors such as pentacene. But device performance of the organic TFTs is still limited due to low field-effect mobility and rapid degradation after exposing to air. Alternative approach is the use of amorphous oxide semiconductors as a channel. Amorphous oxide semiconductors (AOSs) based TFTs showed the fast technological development, because AOS films can be fabricated at room temperature and exhibit the possibility in application like flexible display, electronic paper, and larges solar cells. Among the various AOSs, a-IGZO has lots of advantages because it has high channel mobility, uniform surface roughness and good transparency. [1] The high mobility is attributed to the overlap of spherical s-orbital of the heavy post-transition metal cations. This study demonstrated the effect of the variation in channel thickness from 30nm to 200nm on the TFT device performance. When the thickness was increased, turn-on voltage and subthreshold swing was decreased. The a-IGZO channels and source/drain metals were deposited with shadow mask. The a-IGZO channel layer was deposited on $SiO_2$/p-Si substrates by RF magnetron sputtering, where RF power is 150W. And working pressure is 3m Torr, at $O_2/Ar$ (2/28 sccm) atmosphere. The electrodes were formed with electron-beam evaporated Ti (30 nm) and Au (70 nm) bilayer. Finally, Al (150nm) as a gate metal was thermal-evaporated. TFT devices were heat-treated in a furnace at 250 $^{\circ}C$ and nitrogen atmosphere for 1hour. The electrical properties of the TFTs were measured using a probe-station. The TFT with channel thickness of 150nm exhibits a good subthreshold swing (SS) of 0.72 V/decade and on-off ratio of $1{\times}10^8$. The field effect mobility and threshold voltage were evaluated as 7.2 and 8 V, respectively.

Development of high performance and low noise axial-flow fan for cooling machine room of refrigerator using airfoil-cascade analysis and surface ridge shape (익렬 분석 및 표면 돌기 형상을 이용한 냉장고 기계실 냉각용 고성능/저소음 축류팬 개발)

  • This study aims to improve the flow and noise performances of an axial-flow fan for cooling the machine room in a refrigerator by using airfoil-cascade analysis and surface ridge shape. First, the experimental evaluations using a fan performance tester and an anechoic chamber are performed to analyze the flow and noise performances of the existing fan system. Then, the corresponding flow and noise performances are numerically assessed using the Computational Fluid Dynamics (CFD) techniques and the Ffowcs-Williams and Hawkings (FW-H) equation, and the validity of numerical results are confirmed through their comparisons with the experimental results. The analysis for the flow of a cascade of airfoils constructed from the existing fan blades is performed, and the pitch angles for the maximum lift-to-drag ratio are determined. The improved flow performance of the new fan applied with the optimum pitch angles is confirmed. Then, the fan blades with surface ridges on their pressure sides are devised, and the reduction of aerodynamic noise of the ridged fan is numerically confirmed. Finally, the prototype of the final fan model is manufactured, and improvements in the flow and noise performances of the prototype are experimentally confirmed.

Growth of p-type ZnSe/GaAs epilayers by Rf reactive sputtering and Its characteristics (고주파 반응성 스퍼터링에 의한 p형 ZnSe/GaAs 박막성장 및 특성연구)

  • The ZnSe/GaAs epilayers were grown by RF reactive sputtering. In order to obtain the optimum condition of the growth, we have studied the dependence of Ar pressure, input power of sputter, temperature of substrate, and the distande between substrate and target. Through the observation of the grown epilayer via electronic microscope, we confirmed that the layer's surface was uniform and the boundary of the substrate and the layer was well defined. The defotmation of lattice distortion and the distortion ratio were obtained by DCRC measurements. From mrasurements of photoluminescence, in the ZnSe/GaAs sample without injection of $N_2$gas, we found that the intensity of bound exciton $I_2$is stronger than that of $I_1$and the bound exiton $I_1$represents the deep acceptor level, $I_1\;^d$. On the other hand, in the ZnSe/GaAs sample with injection of$N_2$gas, the peak of$I_1$ was much higher than that of the $I_2$and the half width appeared to be narrow. We concluded that the p-type of ZnSe/GaAs epilayer was grown successfully, because of stronger peak of the bound exciton $I_1$due to the $N_2$dopping.

Preparation of Monodispersed Silica-Rubitherm®Microparticles Using Membrane Emulsification and Their Latent Heat Properties (막유화법을 이용한 단분산성 실리카-루비덤® 마이크로 입자의 제조 및 잠열 특성)

  • Recently, the importance of energy saving and alternative energy is significantly increasing due to energy depletion and the phase change material (PCM) research for saving energy is also actively investigating. In this research, the membrane emulsification using SPG membrane was used to make various microencapsulated phase change material (MPCM) particles which were comprised of $Rubitherms^{(R)}$ (RT-21 and RT-24) core and silica coating. We investigated the pressure of the dispersion phase, the concentration of surfactant, and the ratio of $Rubitherm^{(R)}$ and silica to prepare various MPCM particles. The DSC and TGA were used to examine the heat stability and latent heat properties. Also, PSA, SEM, and optical microscopy were used to confirm the size of $Rubitherm^{(R)}$ particles and the thickness of silica shell. The average of particle size was $7-8{\mu}m$. And, FT-IR was also used to enforce the qualitative analysis. Finally, the MPCM particles obtained from membrane emulsification showed monodispersed size distribution and the heat stability and latent heat were kept up to 80% compared to pure $Rubitherm^{(R)}$. So, it can be effectively used for wallpaper, buildings and interior products for energy saving as PCMs.

Research Trends of an E-D Nozzle for Altitude Compensation (고도 보정용 확장-굴절(E-D) 노즐의 국외 연구 동향)

  • The Expansion-Deflection(E-D) nozzle is a nozzle that has a performance gain through the altitude compensation effect by changing the effective area within the nozzle according to the altitude. An E-D nozzle has been known to reduce the length of the nozzle and achieve the payload gain of the launch vehicle. Due to the potential advantages of an E-D nozzle, related research has been carried out in the United Kingdom, Germany, Australia and Europe etc. In the UK, the flow characteristics of the E-D nozzle and the performance comparison with the dual-bell nozzle which is altitude compensation nozzle were studied. In order to understand the transition characteristics of the E-D nozzle in DLR, the transition characteristics according to the nozzle pressure ratio change were analyzed. In Europe, numerical study using the E-D nozzle concept on upper stage of the launch vehicle Ariane 5 ESC-B was carried out to confirm the possibility of payload gain according to the nozzle length reduction. In this paper, research trends of an E-D nozzle performed outside the country are classified and analyzed according to their characteristics and utilized as basic data of E-D nozzle research in the future.

Mechanical versus Tissue Aortic Prosthesis in Sexagenarians: Comparison of Hemodynamic and Clinical Outcomes

  • Background: The question of which type of prosthetic aortic valve leads to the best outcomes in patients in their 60s remains controversial. We examined the hemodynamic and clinical outcomes of aortic valve replacement in sexagenarians according to the type of prosthesis. Methods: We retrospectively reviewed 270 patients in their 60s who underwent first-time aortic valve replacement from 1995 to 2011. Early and late mortality, major adverse valve-related events, anticoagulation-related events, and hemodynamic outcomes were assessed. The mean follow-up duration was $58.7{\pm}44.0$ months. Results: Of the 270 patients, 93 had a mechanical prosthesis (mechanical group), and 177 had a bioprosthesis (tissue group). The tissue group had a higher mean age and prevalence of preoperative stroke than the mechanical group. The groups had no differences in the aortic valve mean pressure gradient (AVMPG) or the left ventricular mass index (LVMI) at 5 years after surgery. In a sub-analysis limited to prostheses in the supra-annular position, the AVMPG was higher in the tissue group, but the LVMI was still not significantly different. There was no early mortality. The 10-year survival rate was 83% in the mechanical group and 90% in the tissue group. The type of aortic prosthesis did not influence overall mortality, cardiac mortality, or major adverse valve-related events. Anticoagulation-related events were more common in the mechanical group than in the tissue group (p=0.034; hazard ratio, 4.100; 95% confidence interval, 1.111-15.132). Conclusion: The type of aortic prosthesis was not associated with hemodynamic or clinical outcomes, except for anticoagulation-related events.

Pyrolytic Reaction Pathway of Chloroethylene in Hydrogen Reaction Atmosphere (수소 반응분위기에서 Chloroethylene 열분해 반응경로 특성)

  • The pyrolytic reaction of 1,1-dichloroethylene($CH_2CCl_2$) has been conducted to investigate thermal decomposition of chlorocarbon and product formation pathways under hydrogen reaction environment. The reactions were studied in a isothermal tubular flow reactor at 1 atm total pressure in the temperature range $650{\sim}900^{\circ}C$ with reaction times of 0.3~2.0 sec. A constant feed molar ratio $CH_2CCl_2:H_2$ of 4:96 was maintained through the whole experiments. Complete decay(99%) of the parent reagent, $CH_2CCl_2$ was observed at temperature near $825^{\circ}C$ with 1 sec. reaction time. The important decay of $CH_2CCl_2$ under hydrogen reaction environment resulted from H atom cyclic chain reaction by abstraction and addition displacement. The highest concentration (28%) of $CH_2CHCl$ as the primary product was observed at temperature $700^{\circ}C$, where up to 46% decay of $CH_2CCl_2$ was occurred. The secondary product, $C_2H_4$ as main product was detected at temperature above $775^{\circ}C$. The one less chlorinated ethylene than parent increase with temperature rise subsequently. The HCl and dechlorinated hydrocarbons such as $C_2H_4$, $C_2H_6$, $CH_4$ and $C_2H_2$ were the main products observed at above $825^{\circ}C$. The important decay of $CH_2CCl_2$ resulted from H atom cyclic chain reaction by abstraction and addition displacement. The important pyrolytic reaction pathways to describe the features of reagent decay and intermediate product distributions, based upon thermochemical and kinetic principles, were suggested.

A Study on Establishment of Technical Guideline of the Installation and Operation for the Biogas Utilization of Power generation and Stream - Design and Operation Guideline (바이오가스 이용 기술지침 마련을 위한 연구(III) - 기술지침(안) 중심으로)

  • As a guideline for desulfurization and dehumidification pretreatment facility for optimizing utilization of biogas, the $H_2S$ concentration is set at 150 % which can be treated with iron salts, dehumidification is the optimum value for generator operation, and the relative humidity applied at the utilization of biogas in EU is set at 60 %. We have set up the generator facility guidelines to optimize utilization of biogas. The appropriate amount of biogas should be at least 90 % of the total gas generation, and the capacity of generator facility should be set at 20~30 %. In order to equalize the pressure of the incoming gas the generator, a gas equalization tank should be installed and the generator room average temperature should be kept at $45^{\circ}C$ or less. Since the gas is not produced at a certain methane concentration in the digester, the efficiency is lowered. Therefore, it is required to install an air fuel ratio control system according to the change in methane concentration. Therefore, it is necessary to compensate for the disadvantages of biogasification facilities of organic waste resources and optimize utilization of biogas and improve operation of facilities. This study was conducted to optimize biogas utilization of type of organic waste(containing sewage sludge and food waste, animal manure), investigate the facilities problem and propose design, operation guidelines such as pre-treatment facilities and generators.

Steam Reforming of Methanol for the Production of Hydrogen (수소제조를 위한 메탄올의 수증기 개질반응)

  • Various $Cu/SiO_2$ catalysts with copper concentration ranging from 0 to 50wt% were prepared by kneading method for the steam reforming of methanol. These catalysts were calcined at temperatures in the range of $400^{\circ}C{\sim}900^{\circ}C$ and then reduced in a $H_2$ atmosphere in the range of $150^{\circ}C{\sim}350^{\circ}C$. Steam reforming of methanol was carried out at atmospheric pressure over a temperature range of $200^{\circ}C{\sim}400^{\circ}C$, steam/methanol molar ratio of 0.4~1.6 and W/F of 3~25 g.-cat.hr./mol. Characterization of the catalysts was studied using IR, BET and XRD. Using copper nitrate as a precursor for catalysts, pH in the preparation of catalysts had a great effect on the catalytic activity, but pH in the preparation of catalysts, calcination temperature, and reducing temperature in $H_2$ atmosphere had no effect on the product distribution. Optimum copper concentration, calcination temperature and reducing temperature were 40wt%, $700^{\circ}C$ and $300^{\circ}C$, respective)y. Reaction temperature for maximum $H_2$ production was $275^{\circ}C$, and the formation of methane which lowered quantity and quality of $H_2$ would be inhibited below $275^{\circ}C$. $Cu^{\circ}-Cu_2O$ might be active species in $Cu/SiO_2$ catalyst.

Synthesis and Thermal Properties of PPS/PPSS Copolymer (PPS/PPSS 공중합체의 합성 및 열적 성질)

  • Poly(phenylene sulfide-co-phenylene sulfide sulfone), PPS/PPSS copolymers were synthesized from p-dichlobenzene(DCB), p-dibromobenzene(DBB), p-diiodobenzene(DIB), 4-chlorophenyl sulfone(CPS) and sodium sulfide as comonomers under high temperature and pressure utilizing N-methyl-2-pyrrolidinone(NMP) as solvent. The yield of PPS/PPSS copolymer shoed maximum at $190^{\circ}C$ with [DBB]/[CPS] and [DIB]/[CPS] comonomer pair, while [DCB]/[CPS] pair exhibited maximum yield at $230^{\circ}C$. The change of yield is in the order of I>Br>Cl as leaving groups were in accordance with nucleophilic aromatic substitution reaction mechanism suggested for the synthesis of PPS type polymers. The molecular weight of PPS/PPSS copolymer was the highest($M_w=8,330g/mol$) with [DBB]/[CPS] comonomers in which [CPS] was 10 mole%. The PPS/PPSS copolymer made with 10 mole% of [CPS] showed about $15^{\circ}C$ higher $T_g$ and $15^{\circ}C$ lower $T_m$ than those of PPS homopolymer, which may be useful from the processing and thermal property point of view. The PPS/PPSS copolymer with 30 mole% of CPS or above did not exhibit Tm. The PPS/PPSS copolymer obtained with comonomer feed ratio of [DBB]/[CPS] = 95/5 mole% under $240^{\circ}C$ showed even higher molecular weight($M_w=10,300g/mole$) than PPS homopolymer made under similar reaction condition, retaining high crystallinity and thermal stability.
