Flexibility Improvement of InGaZnO Thin Film Transistors Using Organic/inorganic Hybrid Gate Dielectrics

  • Recently, oxide semi-conductor materials have been investigated as promising candidates replacing a-Si:H and poly-Si semiconductor because they have some advantages of a room-temperature process, low-cost, high performance and various applications in flexible and transparent electronics. Particularly, amorphous indium-gallium-zinc-oxide (a-IGZO) is an interesting semiconductor material for use in flexible thin film transistor (TFT) fabrication due to the high carrier mobility and low deposition temperatures. In this work, we demonstrated improvement of flexibility in IGZO TFTs, which were fabricated on polyimide (PI) substrate. At first, a thin poly-4vinyl phenol (PVP) layer was spin coated on PI substrate for making a smooth surface up to 0.3 nm, which was required to form high quality active layer. Then, Ni gate electrode of 100 nm was deposited on the bare PVP layer by e-beam evaporator using a shadow mask. The PVP and $Al_2O_3$ layers with different thicknesses were used for organic/inorganic multi gate dielectric, which were formed by spin coater and atomic layer deposition (ALD), respectively, at $200^{\circ}C$. 70 nm IGZO semiconductor layer and 70 nm Al source/drain electrodes were respectively deposited by RF magnetron sputter and thermal evaporator using shadow masks. Then, IGZO layer was annealed on a hotplate at $200^{\circ}C$ for 1 hour. Standard electrical characteristics of transistors were measured by a semiconductor parameter analyzer at room temperature in the dark and performance of devices then was also evaluated under static and dynamic mechanical deformation. The IGZO TFTs incorporating hybrid gate dielectrics showed a high flexibility compared to the device with single structural gate dielectrics. The effects of mechanical deformation on the TFT characteristics will be discussed in detail.

Evaluation of Flexible Complementary Inverters Based on Pentacene and IGZO Thin Film Transistors

  • Flexible complementary inverters based on thin-film transistors (TFTs) are important because they have low power consumption and high voltage gain compared to single type circuits. We have manufactured flexible complementary inverters using pentacene and amorphous indium gallium zinc oxide (IGZO) for the p-channel and n-channel, respectively. The circuits were fabricated on polyimide (PI) substrate. Firstly, a thin poly-4-vinyl phenol (PVP) layer was spin coated on PI substrate to make a smooth surface with rms surface roughness of 0.3 nm, which was required to grow high quality IGZO layers. Then, Ni gate electrode was deposited on the PVP layer by e-beam evaporator. 400-nm-thick PVP and 20-nm-thick ALD Al2O3 dielectric was deposited in sequence as a double gate dielectric layer for high flexibility and low leakage current. Then, IGZO and pentacene semiconductor layers were deposited by rf sputter and thermal evaporator, respectively, using shadow masks. Finally, Al and Au source/drain electrodes of 70 nm were respectively deposited on each semiconductor layer using shadow masks by thermal evaporator. The characteristics of TFTs and inverters were evaluated at different bending radii. The applied strain led to change in voltage transfer characteristics of complementary inverters as well as source-drain saturation current, field effect mobility and threshold voltage of TFTs. The switching threshold voltage of fabricated inverters was decreased with increasing bending radius, which is related to change in parameters of TFTs. Throughout the bending experiments, relationship between circuit performance and TFT characteristics under mechanical deformation could be elucidated.

  • Flexible inverters based on complementary thin-film transistor (CTFTs) are important because they have low power consumption and other advantages over single type TFT inverters. In addition, integrated CTFTs in flexible electronic circuits on low-cost, large area and mechanically flexible substrates have potentials in various applications such as radio-frequency identification tags (RFIDs), sensors, and backplanes for flexible displays. Performance of those devices then was measured under static and dynamic mechanical deformation. Effects of cyclic bending were also examined. The voltage transfer characteristics (Vout- Vin) and voltage gain (-dVout/dVin) of flexible inverter circuit were analyzed and the effects of mechanical bending will be discussed in detail.

유연성 유기 박막트랜지스터 적용을 위한 다층 게이트 절연막의 전기적 및 기계적 특성 향상 연구 (Improvement of Electrical and Mechanical Characteristics of Organic Thin Film Transistor with Organic/Inorganic Laminated Gate Dielectric)

  • In this work, improvement of mechanical and electrical properties of gate dielectric layer for flexible organic thin film transistor (OTFT) devices was investigated. In order to increase the mechanical flexibility of PVP (poly(4-vinyl phenol) organic gate dielectric, a very thin inorganic $HfO_2$ layers with the thickness of $5{\sim}20nm$ was inserted in between the spin-coated PVP layers. Insertion of the inorganic $HfO_2$ in the laminated organic/inorganic structure of PVP/$HfO_2$/PVP layer led to a dramatic reduction in the leakage current compared to the pure PVP layer. Under repetitive cyclic bending, the leakage current density of the laminated PVP/$HfO_2$/PVP layer with the thickness of 20-nm $HfO_2$ layer was not changed, while that of the single PVP layer was increased significantly. Mechanical flexibility tests of the OTFT devices by cyclic bending with 5 mm bending radius indicated that the leakage current of the laminated PVP/$HfO_2$(20 nm)/PVP gate dielectric in the device structure was also much smaller than that of the single PVP layer.

Effects of multi-stacked hybrid encapsulation layers on the electrical characteristics of flexible organic field effect transistors

  • One of the critical issues for applications of flexible organic thin film transistors (OTFTs) for flexible electronic systems is the electrical stabilities of the OTFT devices, including variation of the current on/off ratio ($I_{on}/I_{off}$), leakage current, threshold voltage, and hysteresis, under repetitive mechanical deformation. In particular, repetitive mechanical deformation accelerates the degradation of device performance at the ambient environment. In this work, electrical stabilities of the pentacene organic thin film transistors (OTFTs) employing multi-stack hybrid encapsulation layers were investigated under mechanical cyclic bending. Flexible bottom-gated pentacene-based OTFTs fabricated on flexible polyimide substrate with poly-4-vinyl phenol (PVP) dielectric as a gate dielectric were encapsulated by the plasma-deposited organic layer and atomic layer deposited inorganic layer. For cyclic bending experiment of flexible OTFTs, the devices were cyclically bent up to $10^5$ times with 5mm bending radius. In the most of the devices after $10^5$ times of bending cycles, the off-current of the OTFT with no encapsulation layers was quickly increased due to increases in the conductivity of the pentacene caused by doping effects from $O_2$ and $H_2O$ in the atmosphere, which leads to decrease in the $I_{on}/I_{off}$ and increase in the hysteresis. With encapsulation layers, however, the electrical stabilities of the OTFTs were improved significantly. In particular, the OTFTs with multi-stack hybrid encapsulation layer showed the best electrical stabilities up to the bending cycles of $10^5$ times compared to the devices with single organic encapsulation layer. Changes in electrical properties of cyclically bent OTFTs with encapsulation layers will be discussed in detail.

핑거공차가 핑거접합재의 압축강도 성능에 미치는 영향 (Effect of Distance between Finger Tip and Root Width on Compressive Strength Performance of Finger-Jointed Timber)

  • 본 연구에서는 국내산 이태리 포플러, 소나무 및 굴참나무를 공시재료로 초산비닐(PVAc), 레조시놀-페놀 공축합 수지(RPR)접착제를 사용하여 핑거공차별(0, 0.15, 0.30, 0.45 mm)로 핑거 접합재를 제작하였고, 종압축 강도성능 시험을 실시하여 다음의 결과를 얻었다.종압축 영률 유효율은 3수종 모두 소재에 비해 현저히 감소하였고, 종압축 강도 유효율은 3수종 모두 평균 90%이상의 높은 유효율을 나타내었다. 특히 소나무재의 경우 모든 조건에서 97% 이상의 높은 유효율을 나타내었다. 최대 변위 유효율은 이태리 포플러재의 경우 소재의 2배, 소나무재와 굴참나무재의 경우 각각 소재의 1.2와 1.3배 정도로 높게 나타났다. 핑거공차에 따른 영향에서는 이태리 포플러재의 경우 핑거공차 0에서 가장 높은 압축강도 유효율을 나타내었고, 소나무재와 굴참나무재의 경우 핑거공차 0.15와 0.30에서 가장 높은 강도 유효율을 나타내는 것이 확인되었다.

알지네이트-폴리비닐알콜 블랜드 항균 필름 제조를 위한 카다놀 함량의 영향 (Effect of Cardanol Content on the Antibacterial Films Derived from Alginate-PVA Blended Matrix)

  • 오늘날 다양한 용도로 사용하고 있는 석유계 플라스틱은 지구 환경 및 생태계에 큰 위협을 주는 존재로서 이를 대체하기 위한 방안을 찾기 위해 범세계적으로 각 분야에서 많은 노력이 가해지고 있다. 이런 관점에서 본 연구에서는 생분해성 특성을 지닌 해양 바이오매스 유래 알지네이트에 석유계 기반의 폴리비닐알콜(Poly vinyl alcohol; PVA)을 10 wt% 혼합하여 알지네이트 기반 폴리비닐알콜 블렌드 필름(alginate-based PVA blend films)을 수용액상으로부터 캐스팅하여 제조하였다. 가교제로는 글루타르알데히드가 사용되었으며, 필름에 항균성을 부여하고자 캐슈넛껍질액으로부터 추출된 알킬 페놀계 바이오오일인 카다놀(cardanol) 성분을 0.1 ~ 2.0 wt% 범위로 첨가하였다. 이렇게 제조된 블렌드 필름의 특성을 알아보기 위하여 푸리에변환 적외선 분광법(FTIR), 열중량분석(TGA), 인장강도, 팽윤도 및 항균성 등을 측정하였다. FTIR과 열중량분석, 인장강도 결과들은 주성분인 알지네이트에 PVA가 하나의 매트릭스 상을 이루며 잘 분산되어 있음을 보여주었고, 특히, 단일 성분일 때 약점으로 알려진 알지네이트의 취성(brittle)과 PVA의 약한 열적 내구성이 블렌드를 이루면서 PVA와 알지네이트 기능기들의 가교 및 수소결합으로 인하여 열적, 기계적인 물성들이 향상됨을 보였다. 카다놀 성분의 첨가는 황색포도상구균과 대장균에 대한 항균성을 크게 향상시켜 60 min 접촉시간에서 황색포도상구균의 사멸율은 98% 이상이고, 대장균의 경우 약 70%의 우수한 향균 성능을 나타냈다. 알지네이트-PVA 블렌드에 대한 최적 항균성은 카다놀이 0.1 ~ 0.5 wt% 범위이었다. 이상의 결과들을 볼 때, 카다놀을 함유한 알지네이트-PVA 블렌드 필름은 식품 포장제 및 여러 항균소재로서 응용할 수 있을 것으로 판단된다.
