A Study of Properties of GaN and LED Grown using In-situ SiN Mask (In-situ SiN 박막을 이용하여 성장한 GaN 박막 및 LED 소자 특성 연구)

  • We have grown GaN layers with in-situ SiN mask by metal organic chemical vapor deposition (MOCVD) and study the physical properties of the GaN layer. We have also fabricate PN junction light emitting diode (LED) to investigate the effect of the SiN mask on its optical property By inserting a SiN mask, (102) the full width at half maximum (FWHM) decreased from 480 arcsec to 409 arcsec and threading dislocation (TD) density decreased from $3.21{\times}10^9\;cm^{-2}$ to $9.7{\times}10^8\;cm^{-2}$. The output power of the LED with a SiN mask increased from 198 mcd to 392 mcd at 20 mA. We have thus shown that the SiN mask improved significantly the physical and optical properties of the GaN layer.

Effect of the Physical Property of Insulator on the Slurry Stability (슬러리의 안정화가 애자의 물리적 특성에 미치는 영향)

  • This paper was researched the effect of slurry stability on the mechanical and electrical property of the porcelain insulator with various raw materials such as feldspar, quartz, clay and l7wt% alumina. The slurry was fabricated after ball milling the mixed raw materials. Green compacts were made by the extrusion and were sintered at 1300$\^{C}$ for 60min in the tunnel kiln. All of the specimens were densified 96% of the theoretical density. The 3-point flexural strength($\sigma$$\_$B/) of the specimen stabilized slurry pH 7.8 was 1650 k9/㎠ and the vickers hardness(Hv) and the fracture toughness(K$\_$IC/) were 27.5 GPa and 2.2 MPa$.$m$\^$$\sfrac{1}{2}$/, respectively. The mechanical properties of the specimen stabilized slurry PH 9.3 were 1716 kg/㎠($\sigma$$\_$B/), 27.6 GPa(Hv) and 3.0 MPa$.$m$\^$$\sfrac{1}{2}$/(K$\_$IC/), respectively. The dielectric strength was increased from 8.3kV/mm to 13.2kV/mm as the increase of the slurry pH from 7.8 to 9.3. Therefore the physical properties of the specimen stabilized slurry pH 9.3 were improved.

  • The physical and electrical properties of $\textrm{Ba}_1$ $_{x}\textrm{Sr}_{x}$($\textrm{Mg_{1/3}Nb_{2/3}}$)$\textrm{O}_3$ (x =0, 0.2, 0.4, 0.6, 0.8, 1.0) ceramics were investigated. The Bal $_{x}\textrm{Sr}_{x}$($\textrm{Mg_{1/3}Nb_{2/3}}$)$\textrm{O}_3$ systems were shown that the hexagonally ordered superlattices were increased with increasing x values. The relative densities of all samples were over 97% theoretical densities. The dc resistivities of samples were $10^{13}$ - $10^{14}$$\Omega\textrm{cm}$at room temperature, these values were nearly constant at 130(x=0)-$230^{\circ}C$ (x=l). However, the resistivities of samples decreased rapidly above those temperature and their activation energies were from 1.0 to 1.52 eV. The relative dielectric constant was 33(BMN) and 30.6(SMN) respectively. And the highest value was shown at x=0.4 and the value was 34.3. The temperature coefficient of dielectric constant was -61 ppm/$^{\circ}C$(BMN) and 79 ppm/$^{\circ}C$ (SMN) respectively.

  • Both negative and positive substrate bias effects on the structural properties and field-emission characteristics are investigated. carbon nanotubes (CNTs) are grown on Ni catalysts employing an inductively-coupled plasma chemical vapor deposition (ICP-CVD) method. Characterization using various techniques, such as field-emission scanning electron microscopy (FESEM), high-resolution transmission electron microscopy (HRTEM), Auger spectroscopy (AES), and Raman spectroscopy, shows that the physical dimension as well as the crystal quality of CNTs grown can be changed and controlled by the application of substrate bias during CNT growth. It is for the first time observed that the prevailing growth mechanism of CNTs, which is either due to tip-driven growth or based-on-catalyst growth, may be influenced by substrate biasing. It is also seen that negative biasing would be more effectively role in the vertical-alignment of CNTs compared to positive biasing. However, the CNTs grown under the positively bias condition display much better electron emission capabilities than those grown under negative bias or without bias. The reasons for all the measured data regarding the structural properties of CNTs are discussed to confirm the correlation with the observed field-emissive properties.

Dielectric Characteristics of EVA and LLDPE Films (에틸렌비닐아세테이트와 선형저밀도폴리에틸렌 박막의 유전특성)

  • In this paper, physical properties and dielectric characteristics of LLDPE and EVA which are used as a blending material to improve PE's performance are studied. LLDPE of 0.92[g/cm3] and EVA with the EVA contents of 12.5[%1 were selected as specimens, and X-ray diffraction(XRD) are used to analysis physical properties. We measured dielectric constant with the frequency range from 20[Hz] to 1 [MHz], applied voltage 6[V] and the temperature from 25[$^{\circ}C$] to 110[$^{\circ}C$]. From XRD, LLDPE has a crystallinity of 53[%] and, 46[%] for EVA. LLDPE has as low tan$\delta$ as of 10$^{-3}$ ~10$^{-4}$ and inflection point near 500[Hz]. At frequency region lower than 500[Hz], tan$\delta$ decreases with frequency and increases with temperature and it is considered to be caused by conductive carriers within specimen. Over 500[Hz], it is the reverse and we thought that it was caused by decrease of relaxation time due to Debye theory, EVA has tan$\delta$with the values of 10$^{-2}$ ~10$^{-3}$ , which is higher than that of LLDPE, and it has inflection point at 60[Hz]. It is shown that Dielectric characteristics of EVA are similar to LLDPE's.

  • Cracks have influence on the physical and mechanical and, more importantly, on the engineering properties of the rock. Physical properties including the volumetric deformation coefficient, electrical resistivity, seismic wave velocity, and the mechanical properties such as the elastic constants and strength of rock are affected significantly by the presence of cracks of various sizes. An experimental program was undertaken to investigate the effect of a finite line crack on the diffraction of the plane compressional wave. Horizontal and vertical components of displacement and acceleration curve were obtained using a single-source and multi-receivers system. A theoretical model from numerical analysis implementing the finite element method was compared with the measured data.

Physical Properties of Elastic Epoxies for High Voltage

  • In this paper, the thermal and mechanical properties of elastic epoxy for the application of high voltage products were investigated. Glass transition temperature (Tg) of elastic epoxies cannot be found from room temperature to 20$0^{\circ}C$ by DSC (Differential Scanning Calorimetry). Weight reduction occurred at 285$^{\circ}C$ and 451$^{\circ}C$ according to a thermogravimeter. The first temperature was affected by addictives and the second by epoxies characteristic. Maximum tensile strain showed 28.3kgf/$\textrm{cm}^2$/$\textrm{cm}^2$ at 20% of mechanical stress in addictives 35 (phr). The SEM (Scanning electron microscope) micrograph of the fracture surface observed void and tearing of elastic epoxy at addictives 35 (phr). On the other side, the SEM micrograph of the rigid epoxy showed a broken trace.

  • In this study, plasma spraying has been used to produce $TiO_2$ polycrystalline coatings from $TiO_2$ powders. The physical and chemical properties of plasma sprayed $TiO_2$ coatings depend greatly on plasma spraying conditions. The electrical resistivity, oxygen concentration, photocurrent and crystal structure of plasma sprayed $TiO_2$ coating has been studied. The results are as follows: 1. The oxygen loss and electrical conductivity of $TiO_2$ plasma sprayed coatings increased by low pressure and high amount of auxiliary gas, hydrogen in plasma spraying. 2. Oxygen loss increase electrical conductivity, and decrease photocurrent of $TiO_2$ plasma sprayed coatings. 3. Photocurrent of $TiO_2$ plasma sprayed coatings manufactured in atmospheric pressure is higher than that of low pressure.

  • In this paper, evaluation of physical properties about dielectric relaxation phenomena by the detection of the surface pressures and displacements current on the monolayer films of phospolipid monomolecular DLPC, DMPC using pressure stimulus. As a result, the changed surface pressure, displacement current and the transition forms of dipole moment of phospolipid monomolecular in area per molecular by pressure stimulus were conformed well. It was known that the monolayers by linear relationship for decision of dielectric relaxation time between compressure speed and molecule area By according to the linear relationship relation get that frictional constant, DLPC was $1.89{\times}10^{-19}$[Js] and DMPC was $0.722{\times}10^{-19}$[Js]. It is found that the phospolipid monolayer of dielectric relaxation takes a little time and depend on the molecular area.

  • In this study, piezoceramics/polymer composites with 3-3 connectivity were made by BURPS(Burnout Plastic Sphere) technique with PZT ceramics and PVA sphere. And physical and dielectric properties dependent on the PVA wt.% were investigated. The density of porous piezoceramic and pieaoceramic/polymer composites were decreased almost linearly with increasing the PVA wt.%.
