Optimization of the Phosphorus Doped BSF Doping Profile and Formation Method for N-type Bifacial Solar Cells

  • n-type PERT (passivated emitter, rear totally diffused) bifacial solar cells with boron and phosphorus diffusion as p+ emitter and n+ BSF (back surface field) have attracted significant research interest recently. In this work, the influences of wafer thickness, bulk lifetime, emitter, BSF on the photovoltaic characteristics of solar cells are discussed. The performance of the solar cell is determined by using one-dimensional solar cell simulation software PC1D. The simulation results show that the key role of the BSF is to decrease the surface doping concentration reducing the recombination and thus, increasing the cell efficiency. A lightly phosphorus doped BSF (LD BSF) was experimentally optimized to get low surface dopant concentration for n type bifacial solar cells. Pre-oxidation combined with a multi-plateau drive-in, using limited source diffusion was carried out before pre-deposition. It could reduce the surface dopant concentration with minimal impact on the sheet resistance.

  • 낮은 입력 전압원 응용에 적합한 절연된 승압형 dc/dc 컨버터를 제안한다. 제안된 컨버터는 자기 결합 기법을 사용하여 낮은 스위칭 전류 스트레스, 넓은 입력 전압 범위, 돌입전류 방지등의 특성을 가진다. 비교 분석과 실험결과를 통하여 제안된 컨버터의 우수성을 입증한다.

  • A robust deterministic control for a class of singularly perturbed uncertain systems, where uncertainties are characterized deterministically rather than stochastically, is developed based mainly on information available on an uncertain reduced-order system. The deterministic control scheme is applied to the motion control of a n degree of freedom robotic manipulator. The parasitic actuator and sensor dynamics of the manipulator are explicitly considered in the stability analysis of the deterministic controller using a singular perturbation model. Simulation and experimental studies for a two degree of freedom, direct drive SCARA manipulator are conducted to evaluate the effectiveness of the derived control scheme.

  • This paper deals with the exact solution of surface gravity waves in an ocean with irregular bed topography. In order to obtain water surface elevation and run-up of infra-gravity waves when the bed is either wavy or exponential, closed form solutions are obtained. Numerical computations indicate that when solitary wave or sinusoidal wave conditions are applied at the boundary, water surface elevation attains near Gaussian profile.

  • In this paper, we consider the asymptotic properties of regression quantile estimators for the nonlinear regression model when dependent variables are subject to censoring time, and propose the sufficient conditions which ensure consistency and asymptotic normality for regression quantile estimators in censored nonlinear regression model. Also, we drive the asymptotic relative efficiency of the censored regression model with respect to the ordinary regression model.

  • This paper presents an overview of inventory management. This includes a categorization, by a number of dimensions, of inventory problems and associated models. Relevant literature references are provided within the dimensions. The paper points out the continuing gap between theory and practice, followed by a number of suggested research topics to help bridge the gap.

  • In this paper the Rao-Blackwell and Lehmann-$Scheff{\acute{e}}$ Theorem are used to drive the minimum variance unbiased estimators of system reliability for a number of distributions when a system consists of n Components whose random life times are assumed to be independent and identically distributed. For the case of a negative exponential life time, we obtain the maximum likelihood estimator of the system reliability and compair it with minimum variance unbiased estimator of the system reliability.

  • A high efficiency interleaved active clamp forward converter with self driven synchronous rectifiers for a modular power processor is presented. To simplify the gate drive circuits, N-P MOSFETs coupled active clamp method is used. An efficiency about 90% for the load range of 50-100% is achieved. The details of design for the power stage and current mode control circuit are provided, and also some experimental results are given.

  • In this work, we report the comprehensive study of performance enhancement of InGaAs n-MOSFET by plasma $PH_3$ p assivation. The calibrated plasma $PH_3$ passivation of the InGaA ssurface before CVD high-k dielectric deposition significantly improves interface quality, resulting in suppressed frequency dispersion in C-V, increase in drive-current with high electron mobility, and excellent thermal stability.

  • N+P, N+PP+ 형 태양전지를 제조하여 얻은 실험자료들을 근거로 실리콘 접합형 태양전지에 일반적으로 적용할 수 있는 컴퓨터 모의 실험 프로그램을 개발하고, 이의 유용성을 확인하였다. 이 모의 실험 프로그램은 N+P, P+N, N+PP+, P+NN+형의 실리콘 태양전지에 적용할 수 있는 것으로, 입사광은 AMI, 등강도 광원, 인공조명으로 많이 사용되는 GE -ELH 광원이고, AR코팅은 Si3N4형과 투과도가 파장에 관계없는 일정형 2종류가 있으며, 프로그램에서 이들 전지의 구조, 광원, AR 코팅 종류에 대한 파장 특성분포도 쉽게 변화시킬 수 있도록 되어 있다. 이 모의실험의 결과들을 토대로 N+와 P 영역에서의 평균도오핑농도와 전지의 두께, AMI 스펙트럼에 대한 집광도, 앞면 접합깊이에 대하여 효율이 최대가 되는 최적치들을 구하였으며, 앞면의 표면 재결합 속도, 접합부에서의 캐리어의 유효 수명, 누설저항에 대하여는 허용 한계치로, 기타 효율변화인자로서 동작온도 직렬저항과 전기장의 세기에 대하여는 효율의 변화율로서 파라미터들이 효율에 미치는 영향들을 분석하였다.
