The Field Modulation Effect of a Fluoride Plasma Treatment on the Blocking Characteristics of AlGaN/GaN High Electron Mobility Transistors

  • We designed and fabricated aluminium gallium nitride (AlGaN)/GaN high electron mobility transistors (HEMTs) with stable reverse blocking characteristics established by employing a selective fluoride plasma treatment on the drainside gate edge region where the electric field is concentrated. Implanted fluoride ions caused a depolarization in the AlGaN layer and introduced an extra depletion region. The overall contour of the depletion region was expanded along the drift region. The expanded depletion region distributed the field more uniformly and reduced the field intensity peak. Through this field modulation, the leakage current was reduced to 9.3 nA and the breakdown voltage ($V_{BR}$) improved from 900 V to 1,400 V.

  • AIGaAs/InGaAs/GaAs high electron mobility transisters(HEMT)소자의 오믹 접합재료로 일반적으로 사용되고 있는 AuGeNi의 접합저항과 열적 안정성을 향상시키기 위한 새로운 접합재료에 대해 연구하였다. 이를 위해 sub/M$_{1}$Au-Ge/M$_{2}$Au의 구조에서 M$_{1}$을 Ni과 Pd, M$_{2}$를 Ni, Ti, Mo로 하였을 경우의 접합 재료에 대한 오믹 접합 특성의 변화를 조사하였다. 또한 일반 열처리로와 램프 히터를 이용한 고속 열처리에 따른 오믹 특성을 조사하였다. M$_{1}$을 Ni에서 Pd으로 대체하였을 경우 접합 저항은 약간 증가하였으며 접합 특성의 개선을 관찰되지 않았다. M$_{2}$를 Ni에서 Ti이나 Mo로 대치하였을 경우, 접합 저항은 감소하였고 열적 안정성과 접합 형상은 현저히 개선되었다. 특히 Ni/Au-Ge/Mo/Au의 접합재료는 급속 열처리에 의해 -0.1Ωmm의 극히 낮은 잡합 저항과 우수한 접합 형상을 갖는 것으로 조사되었다.

  • Next-generation displays should be transparent and flexible as well as having high resolution and frame number. The main factor for active matrix organic light emitting diode and next-generation displays is the development of TFTs (thin-film transistors) with high mobility and large area uniformity. The TFTs used for transparent displays are mainly oxide TFT that has oxide semiconductor as channel layer. Zinc-oxide based substances such as indium-gallium-zinc-oxide has attracted attention in the display industry. In this paper, the mobility improvement of low cost oxide TFT is studied for fast operating next-generation displays by overcoming disadvantages of amorphous silicon TFT that has low mobility and poly silicon TFT that requires expensive equipment for complex process and doping process.

  • 인프라구조 기반의 이동 애드혹 네트워크를 위한 기존의 프로토콜들은 이동성 관리와 라우팅 프로토콜을 분리하여 설계되었을 뿐만 아니라 플러딩을 사용하기 때문에 높은 제어 오버헤드를 발생시킨다. 본 논문에서는 트리기반의 이동성관리 방식을 사용하며 이 과정에서 부수적으로 구축되는 토폴로지 정보를 활용하는 단순하고 효율적인 라우팅 프로토콜을 제시한다. 제안하는 라우팅 프로토콜은 패킷 전송 과정에서 트리를 구성하는 중요 링크에 대한 파손을 발견하는 경우에 토폴로지 정보를 신속히 갱신한다. 이러한 방식으로 이동성 관리와 라우팅 프로토콜은 서로 협력한다. 또한 IG 주위에 트래픽 혼잡을 줄이기 위하여 점진적 경로탐색 방식을 사용하였으며, 제어메시지 전송 신뢰성을 높이고 링크 유효성을 신속히 판단할 수 있도록 유니케스트 기반의 브로드케스트 방식을 사용하였다. 그리고 플러딩을 배제하고 제어메시지 전송의 최적화를 통하여 오버헤드를 크게 줄임으로써 노드의 수가 증가하고 이동성이 높은 경우에도 안정적으로 작동할 수 있도록 하였다. 시뮬레이션을 통해서 제안하는 프로토콜이 Hybrid 이동성 관리 방식을 사용하는 AODV에 비하여 우수한 성능과 확장성을 갖는다는 것을 입증하였다.

기계, 조선산업 용접 및 사상공정 근로자의 작업복 착의실태와 착용감 및 동작성능 연구 (The Analysis on Work Clothes' Clothing Comfort and Wearer Mobility of Welding and Grinding Workers in the Machine and Shipbuilding Industries)

  • The study aimed to analyze the status quo of manufacturing work environment and the work clothes' clothing comfort and wearer mobility of welding and grinding work processes in the machine and shipbuilding industries in South Korea. A questionnaire survey was conducted for the study, which consisted of questions about work clothes' clothing comfort and wearer mobility according to body parts. The findings derived from the research were: the high impact levels of work environment factors on welding and grinding work processes were noise, metal fragment, superheat, toxic gas, UV ray factors. Subject workers' assessment of work clothes' clothing pressures were in the levels between 3 (i.e. moderate) and 4 (i.e. comfortable) in a range of 5-point scale. The impact levels of wearer mobility factor were high on the work processes of welding and grinding in machine and grinding in shipbuilding. While welding process in shipbuilding showed a 'moderate' wearer mobility level and this was because its work postures were uncomfortable yet the rate of the motion change was low. The consideration to develop the work clothes specialized for certain work processes should include the materials' protecting performance from the hazardous work environment factors; and work clothes' designs that provides workers with maximized clothing comfort and wearer mobility for bending or tilting postures of upper, lower and lateral body parts defined in the study.

The Design of a Small GNSS Receiver with Enhanced Interference Suppression Capability for High Mobility

  • The applications of Global Navigation Satellite System (GNSS) receivers are becoming wider in various commercial and military systems including even small weapon systems such as artillery shells. The precision-guided munitions such as Small Diameter Bomb (SDB) of United States can be used for pinpoint strike by acquiring and tracking GNSS signals in high mobility situation. In this paper, a small GNSS receiver with embedded interference suppression capability working under high dynamic stress is developed which is applicable to the various weapon systems and can be used in other several harsh environments. It applies a kind of matched filter and multiple correlator schemes for fast signal acquisition and tracking of even weak signals and frequency domain signal processing method to eliminate the narrowband interference. To evaluate the performance of the developed GNSS receiver, the test scenario of high mobility and interference environment with the GNSS simulator and signal generator is devised. Then, the signal acquisition time, navigation accuracy, sensitivity, and interference suppression performances under high dynamic operation are evaluated. And the comparison test with the commercial GNSS receiver which has high sensitivity is made under the same test condition.

High Temperature Electrical Behavior of 2D Multilayered MoS2

  • We demonstrate the high temperature-dependent electrical behavior at 2D multilayer MoS2 transistor. Our previous reports explain that the extracted field-effect mobility of good device was inversely proportional to the increase of temperature. Because scattering mechanism is dominated by phonon scattering at a well-designed MoS2 transistor, having, low Schottky barrier. However, mobility at an immature our $MoS_2$ transistor (${\mu}m$ < $10cm^2V^{-1}s^{-1}$) is proportional to the increase temperature. The existence of a big Schottky barrier at $MoS_2-Ti$ junction can reduce carrier transport and lead to lower transistor conductance. At high temperature (380K), the field-effect mobility of multilayer $MoS_2$ transistor increases from 8.93 to $16.9cm^2V^{-1}sec^{-1}$, which is 2 times higher than the value at room temperature. These results demonstrate that carrier transport at an immature $MoS_2$ with a high Schottky barrier is mainly affected by thermionic emission over the energy barrier at high temperature.

임대아파트 거주자의 주거이동 희망 여부와 관련 변인 (Desires of Residential Mobility and the Related Variables among the Rental Apartment Residents)

  • The purpose of this study was to investigate the variables related to the propensity of the residential mobility among the Rental Apartment Residents in Gwangju. A total of 303 housewives living in the rental apartment in Gwangju completed a structured questionnaire during Aug. 19-30, 2000. The major findings were as follows. 1. The Rental Apartment Residents were more likely to move rather that to stay. 2. The level of the general housing satisfaction was not high(2.92). 3. The significant variables that influenced on the propensity of the residential mobility were size of the house, satisfaction of the management services, duration of the residence, age of the housewives and general housing satisfaction. In future research, the variables related the housing satisfaction have to be sought respectively and the index of the housing satisfaction and the propensity of the residential mobility have to be made.

Optimal Provider Mobility in Large-Scale Named- Data Networking

  • Named-Data Networking (NDN) is one of the promising approaches for the Future Internet to cope with the explosion and current usage pattern of Internet traffic. Content provider mobility in the NDN allows users to receive real-time traffic when the content providers are on the move. However, the current solutions for managing these mobile content providers suffer several issues such as long handover latency, high cost, and non-optimal routing path. In this paper, we survey main approaches for provider mobility in NDN and propose an optimal scheme to support the mobile content providers in the large-scale NDN domain. Our scheme predicts the movement of the provider and uses state information in the NDN forwarding plane to set up an optimal new routing path for mobile providers. By numerical analysis, our approach provides NDN users with better service access delay and lower total handover cost compared with the current solutions.

Development of Auxiliary Wheel Unit Mechanism for Overcoming Obstacles

  • Recently, the spread of personal mobility has been rapidly increasing due to the development of environmentally friendly alternative transportation means. In addition, the level of battery technology is also rapidly developing, accelerating the popularization of personal mobility. Such personal mobility has convenience of location transfer, amusement, and high portability compared to other transportation devices. Most personal mobility, however, is made up of small wheels, which cannot overcome obstacles such as rugged roads or obstacles on the road. In this paper, to solve these problems, we tried to devise a device that can easily overcome obstacles by combining wheels with small moving means. The wheel size can be mounted on the front wheel of the small moving means in a protruding manner so that obstacles can be encountered before the front wheels and the safety and ride comfort of the running can be improved.
