Ti Self-Aligned Silicide를 이용한 Contact에서의 전기적 특성 (Electrical Characteristics of Ti Self-Aligned Silicide Contact)

  • Contact resistance and contact leakage current of the Al/TiSiS12T/Si system are investigated for NS0+T and PS0+T junctions. SALICIDE (Self Aligned Silicide) process was used to make the Al/TiSiS12T/Si system. Titanium disilicide is one of the most common silicides because of its thermal stability, ability to form selective formation and low resistivity. In this paper, RTA temperature effect and Junction implant dose effect were evaluated to characterize contact resistance and contact leakage current. The TiSiS12T contact resistance to NS0+T silicon is lower than that to PS0+T silicon, and TiSiS12T of contact leakage current to NS0+T silicon is lower than that to PS0+T silicon. Contact resistance and contact leakage current of the Al/TiSiS12T/Si system by this method were possible for VLSI application.

  • The flow of electrical current through a microscopic actual contact spot between two conductors is influenced by the flow through adjacent contact spots. A smoothed version of this interaction effect is developed and used to predict the contact resistance when the statistical size and spatial distribution of contact spots is known. To illustrate the use of the method, an idealized fractal rough surface is defined using the random midpoint displacement algorithm and the size distribution of contact spots is assumed to be given by the intersection of this surface with a constant height plane. With these assumptions, it is shown that including finer scale detail in the fractal surface, equivalent to reducing the sampling length in the measurement of the surface, causes the predicted resistance to approach the perfect contact limit.

A Study on Joint Resistance between Nb-Ti Superconducting Wires for MRI Magnet

  • The joints between the superconducting wires are inevitably needed from the requirement of a high magnetic stability with respect to time in the superconducting MRI magnet. In this study, a new superconducting joint using Cu/Nb-Ti sleeve has been tried on the MRI type Nb-Ti superconducting wires. The transformer induction type apparatus was made and applied to measure the joint resistance. A very low joint resistance of 10\ulcorner $\Omega$ could be successfully obtained from this joint method. It was confirmed that the initial rapid current decay occurs before the very stable current decay due to only superconducting joint. Some unstable part in the joint like exposed filaments causes the initial induced current to lower and influence on the increase of the joint resistance.

  • 접지시스템은 고장전류나 상시 전류를 낮은 저항의 대지로 흘러 보낸다. 접지전극 주변에 접지저감재를 매설하면 접촉 면적을 증가시켜 낮은 접지저항을 얻을 수 있다. 접지전극의 접촉면적을 확대시키면 접지저항값이 낮아진다는 특성을 이용하여 접지 시공시 팽창 특성을 가진 도전성 팽창 접지저감재를 개발하였다. 본 논문에서는 실험을 통하여 도전성 팽창 접지저감재가 일반 접지저감재보다 접지저항 저감 효과가 뛰어남을 검증하였다.

자동차 시트용 탄소섬유 발열체의 전기적 및 저항 발열 특성 (Electrical and Resistance Heating Properties of Carbon Fiber Heating Element for Car Seat)

  • 본 연구에서는 무전해 니켈 도금 시간을 달리하여 제조한 자동차 시트용 탄소섬유 발열체의 발열 및 전기적 특성에 관하여 고찰하였다. 무전해 니켈 도금된 탄소섬유의 비저항 및 비열은 4-point probe method 및 differential scanning calorimetry (DSC)를 이용하여 분석하였으며, 표면 형상 및 표면 온도는 scanning electron microscope (SEM) 및 열화상 카메라를 이용하여 관찰하였다. 실험 결과, 도금시간의 증가에 따라 니켈 도금 두께 및 표면 온도는 증가하였으며, 반면에 비열 및 비저항은 도금시간이 증가함에 따라 감소하였다. 결과적으로 무전해 니켈 도금은 자동차 시트용 탄소섬유 발열체의 저항 발열 및 전기적 특성을 크게 향상시키는 것으로 판단된다.

A Virtual RLC Active Damping Method for LCL-Type Grid-Connected Inverters

  • Proportional capacitor-current-feedback active damping (AD) is a common damping method for the resonance of LCL-type grid-connected inverters. Proportional capacitor-current-feedback AD behaves as a virtual resistor in parallel with the capacitor. However, the existence of delay in the actual control system causes impedance in the virtual resistor. Impedance is manifested as negative resistance when the resonance frequency exceeds one-sixth of the sampling frequency ($f_s/6$). As a result, the damping effect disappears. To extend the system damping region, this study proposes a virtual resistor-inductor-capacitor (RLC) AD method. The method is implemented by feeding the filter capacitor current passing through a band-pass filter, which functions as a virtual RLC in parallel with the filter capacitor to achieve positive resistance in a wide resonance frequency range. A combination of Nyquist theory and system close-loop pole-zero diagrams is used for damping parameter design to obtain optimal damping parameters. An experiment is performed with a 10 kW grid-connected inverter. The effectiveness of the proposed AD method and the system's robustness against grid impedance variation are demonstrated.

  • Accurate parameters based on equivalent circuit are required for high-performance field-oriented control in a three-phase induction motor. In a normal case, stator resistance can be accurately measured using a measuring equipment. Except for stator resistance, all machine parameters on the equivalent circuit should be estimated with particular algorithms. In the viewpoint of traditional regions, the parameters of an induction motor can be identified through the no-load and standstill test. This study proposes an identification method that uses the d-axis model of the induction motor in a stationary frame with the predefined information on stator resistance. Mutual inductance is estimated on the rotational dq coordination similar to that in the traditional no-load experiment test. The leakage inductance and rotor resistance can be estimated simply by applying different voltages and frequencies in the d-axis model of the induction motor. The proposed method is verified through simulation and experimental results.

붕산-붕사-Aluminium sulfate 계 셀룰로오스 단열재의 연소특성 연구 (Combustibility of Cellulose Insulation Treated with Boric acid-Borax-Aluminium sulfate Formulation)

  • The smouldering combustibility of cellulose insulation treated with boric acid-borax-aluminium sulfate as combustion retardants are examined by cigarette ignition method and electrical cardrige heater method. The effectiveness of Aluminium sulfate as a third combustion are acceptable both smouldering resistance and flame resistance at 18% level of all examined formulation. As the proportion of Aluminium sulfate in the formulation was increased, the flame resistance of cellulose insulation was improved.

고집적 메모리의 yield 개선을 위한 전기적 구제회로 (An Electrical Repair Circuit for Yield Increment of High Density Memory)

  • Electrical repair method which has replaced laser repair method can replace defective cell by redundancy’s in the redundancy scheme of conventional high density memory. This electrical repair circuit consists of the antifuse program/read/latch circuits, a clock generator a negative voltage generator a power-up pulse circuit a special address mux and etc. The measured program voltage of made antifuses was 7.2~7.5V and the resistance of programmed antifuses was below 500 Ω. The period of clock generator was about 30 ns. The output voltage of a negative voltage generator was about 4.3 V and the current capacity was maximum 825 $mutextrm{A}$. An antifuse was programmed using by the electric potential difference between supply-voltage (3.3 V) and output voltage generator. The output pulse width of a power-up pulse circuit was 30 ns ~ 1$mutextrm{s}$ with the variation of power-up time. The programmed antifuse resistance required below 44 ㏀ from the simulation of antifuse program/read/latch circuit. Therefore the electrical repair circuit behaved safely and the yield of high densitymemory will be increased by using the circuit.
