Optical Properties of ZnS:Mn,Cu,Cl Phosphor for Inorganic ELD (무기 ELD용 ZnS:Mn,Cu,Cl 형광체의 광학적 특성 연구)

  • Zinc sulfide is a well-known host material of phosphor emitting different radiations dependent on different doping impurities of metallic ion. It emits green, blue, orange-yellow or white colors by doping with activators such as copper, silver, manganese and so on. In this study, manganese, copper and chlorine doped ZnS phosphor (ZnS:Mn,Cu,Cl) was synthesized by solid-state reaction method. The optical properties were investigated according to different concentrations of sulfur and activators used during the synthesis process.

Ultra Sensitive Detection of H2 in ZnO QD-based Sensors (ZnO양자점 기반 센서의 초고감도 수소 검지 특성)

  • Interest and demand for hydrogen sensors are increasing in the field of H2 leakage detection during storage/transport/use and detection of H2 dissolved in transformer oil for safety issues as well as in the field of breath analysis for non-invasively diagnosing a number of disease states for a healthy life. In this study, various ZnO-based sensors were synthesized by controlling the reduction in crystallite size, decoration of Pt nanoparticles, doping of electron donating atoms, and doping of various atoms with different ionic radii. The sensing response of the various prepared ZnO-based nanoparticles and quantum dots (QDs) for 10 ppm H2 was investigated. Among the samples, the smallest-sized (3.5 nm) In3+-doped ZnO QDs showed the best sensing response, which is superior to those in previously reported hydrogen sensors based on semiconducting metal oxides. The higher sensing response of In-doped ZnO QDs is attributed to the synergic effects of the increased number of oxygen vacancies, higher optical band gap, and larger specific surface area.

CO Gas-Sensor Based on Pt-Functionalized Mg-Doped ZnO Nanowires

  • Mg-doped ZnO one-dimensional (1D) nanostrutures were synthesized by using a thermal evaporation technique. The morphology, crystal structure, and sensing properties of the Mg-doped ZnO nanostructures functionalized with Pt to CO gas at $100^{\circ}C$ were examined. The diameters of the 1D nanostructures ranged from 80 to 120 nm and that the lengths were up to a few tens of micrometers. The gas sensors fabricated from multiple networked Mg-doped ZnO nanowires functionalized with Pt showed enhanced electrical response to CO gas. The responses of the nanowires were improved by approximately 70, 69, 111, and 81 times at CO concentrations of 10, 25, 50, and 100 ppm, respectively. Both the response and recovery times of the nanowire sensor for CO gas sensing were not nearly changed by Pt functionalization. It also appeared that the Mg doping concentration did not influence the sensing properties of ZnO nanowires as strongly as Pt-functionalization. In addition, the mechanism for the enhancement in the CO gas sensing properties of Mg-doped ZnO nanowires by Pt functionalization is discussed.

Varistor Application of Cr-doped ZnO-Sb2O3 Ceramics (Cr을 첨가한 ZnO-Sb2O3 세라믹스의 바리스터 응용)

  • In this study, we have investigated the effects of Cr dopant on the sintering and electrical properties of ZnO-$Sb_2O_3$ (ZS) ceramics for varistor application. Spinel phases including $\alpha-$ and $\beta$-type was formed at ZS system and $\alpha$-spinel was stabilized by Cr doping in ZS system. Densification of ZS and ZSCr system was retarded to $1000^{\circ}C$ by the formation of spinel at $800^{\circ}C$. The morphology and its distribution of spinel phases in ZS system was homogeneous but disturbed by Cr doping. In ZSCr the densification of ZnO compared with ZS system was more retarded by low concentration of Zn interstitial defects induced by Cr doping in addition to the effect of spinel phase formation. The defects in each system were identified as attractive coulombic center (ZS: 0.13 eV, ZSCr: 0.12 eV) and singly charged oxygen vacancy $V_0^{\cdot}$ (ZSCr: 0.33 eV). In all ZS and ZSCr system have week varistor behavior by the formation of double Schottky barrier at grain boundary but its stability of barrier was very sensitive to sintering temperature.

Al-doping Effects on Structural and Optical Properties of Prism-like ZnO Nanorods

  • ZnO seed layer were deposited on quartz substrate by sol-gel method and prism-like Al-doped ZnO nanorods (AZO nanorods) were grown on ZnO seed layer by hydrothermal method with various Al concentration ranging from 0 to 2.0 at.%. Structural and optical properties of the AZO nanorods were investigated by field-emission scanning electron microscopy (FE-SEM), X-ray diffraction (XRD), photoluminescence (PL). The diameter of the AZO nanorods was smaller than undoped ZnO nanorods and its diameter of the AZO nanorods decreased with increasing Al concentration. In XRD spectrum, it was observed that stress and full width at half maximum (FWHM) of the AZO nanorods decreased and the 'c' lattice constant increased as the Al concentration increased. From undoped ZnO nanorods, it was observed that the green-red emission peak of deep-level emission (DLE) in PL spectra. However, after Al doping, not only a broad green emission peak but also a blue emission peak of DLE were observed.

Simple Route to High-performance and Solution-processed ZnO Thin Film Transistors Using Alkali Metal Doping

  • Solution-processed metal-alloy oxides such as indium zinc oxide (IZO), indium gallium zinc oxide (IGZO) has been extensively researched due to their high electron mobility, environmental stability, optical transparency, and solution-processibility. In spite of their excellent material properties, however, there remains a challenging problem for utilizing IZO or IGZO in electronic devices: the supply shortage of indium (In). The cost of indium is high, what is more, indium is becoming more expensive and scarce and thus strategically important. Therefore, developing an alternative route to improve carrier mobility of solution-processable ZnO is critical and essential. Here, we introduce a simple route to achieve high-performance and low-temperature solution-processed ZnO thin film transistors (TFTs) by employing alkali-metal doping such as Li, Na, K or Rb. Li-doped ZnO TFTs exhibited excellent device performance with a field-effect mobility of $7.3cm^2{\cdot}V-1{\cdot}s-1$ and an on/off current ratio of more than 107. Also, in case of higher drain voltage operation (VD=60V), the field effect mobility increased up to $11.45cm^2{\cdot}V-1{\cdot}s-1$. These all alkali metal doped ZnO TFTs were fabricated at maximum process temperature as low as $300^{\circ}C$. Moreover, low-voltage operating ZnO TFTs was fabricated with the ion gel gate dielectrics. The ultra high capacitance of the ion gel gate dielectrics allowed high on-current operation at low voltage. These devices also showed excellent operational stability.

Characterization of ZnO/MgZnO heterojunction grown by thermal evaporation (열기상증착법으로 성장된 ZnO/MgZnO 이종접합 나노막대의 물성분석)

  • ZnO는 넓은 밴드갭(3.37eV)과 큰 액시톤(exciton) 결합에너지(60meV)를 가지는 II-VI족 화합물 반도체이다[1]. 이와같은 특성은 상온에서도 높은 재결합 효율이 기대되는 엑시톤 전이가 가능하여 자발적인 발광특성 및 레이저 발진을 위한 낮은 임계전압을 가져 일광효율이 큰 장점이 있다. 최근에는 ZnO의 전기적, 광학적, 자기적 특성을 높이기 위해 doping에 대한 연구가 많이 보고 되고 있다. 이중 ZnO내에 Mg을 doping하게 되면 Mg 조성에 따라 밴드갭이 3.3~7.7eV까지 변하게 된다. 그러나 이원계 상평형도에 따라 ZnO내에 고용될 수 있는 MgO의 고용도는 4at% 이하이다. 이는 ZnO는 Wurtzite 구조이고, MgO는 rocksalt 구조로 각각 결정구조가 다르기 때문이다. 본 연구는 열기상증착방법(thermal evaporation)으로 ZnO 템플레이트를 이용하여 MgZnO 나노막대를 합성하였고, Zn와 Mg의 서로 다른 녹는점을 이용해 2-step으로 성장을 하였다. 합성은 수평로를 사용하였으며, 반응온도 550, $700^{\circ}C$로 2-step으로 하였으며, 소스로 사용된 Zn(99.99%)과 Mg(99.99%) 분말을 산소를 직접 반응시켜 합성하였다. Ar 가스와 O2 가스를 각각 운반가스와 반응가스로 사용하였다. ZnO 템플레이트 위에 성장시킨 1차원 MgZnO 나노구조의 형태 및 구조적 특성을 FESEM과 TEM으로 분석하였다. 그리고 결정학적 특성은 XRD를 이용해 분석하였다.
