Properties of deep levels in In_{1-x}Ga_xP$ (In_{1-x}Ga_xP$의 깊은 준위 특성)

  • In this study, ln$_{1-x}$ Ga$_{x}$P alloy crystal which has different compositions were grown by the temperature gradient solution(TGS) method, and the properties of deep levels were measured in the temperature range of 9OK-450K. We find the four deep levels of E$_{1}$, E$_{2}$(248meV), E$_{3}$(386meV) and E$_{4}$(618meV) in GaP, which has composition of Ga in In$_{1-x}$ Ga$_{x}$P is one, and the trap densities of E$_{3}$ and E4 levels were 7.5*10$^{14}$ cm$^{-3}$ and 9*10$^{14}$ cm$^{-3}$ , respectively. A broad deep level spectra was revealed in In$_{1-x}$ Ga$_{x}$P whose composition of Ga, x, were 0.56 and 0.83, and the activation energy and trap densities were about 430meV and 6*10$^{14}$ cm$^{-3}$ , respectively.ectively.

The Characteristics of Multi-layer Structure LED with MgxZn1-xO Thin Films (MgxZn1-xO를 활용한 Multi-layer 구조 LED 특성에 관한 연구)

  • The effect of co-sputtering condition on the structural properties of $Mg_xZn_{1-x}O$ thin films grown by RF magnetron co-sputtering system was investigated for manufacturing ZnO/MgZnO structure LED. $Mg_xZn_{1-x}O$ thin films were grown with ZnO and MgO target varying RF power. Structural properties were investigated by X-ray diffraction (XRD) and Energy dispersive spectroscopy (EDS). The ZnO thin films have sufficient crystallinity on the high RF power. As RF power of ZnO target increased, the contents of MgO in the $Mg_xZn_{1-x}O$ film decreased. LED was manufactured using ZnO/MgZnO multi-layer on p-GaN/$Al_2O_3$ substrate. Threshold voltage of multi-layer LED was appeared at 8 V, and it was luminesced at wave length of 550 nm.

  • $Al_xGa_{1-x}N$ thin layers are promising materials for optical devices in the UV regions. $Al_xGa_{1-x}N$ thin layers w were grown on sapphire substrates by metalorgaruc chemical vapor deposition (MOCVD). The molar Al fraction and crystallinity of layers were deduced from synchrotron x-ray scattering experiment. Surface morphology were investigated using SEM and SPM. $Al_xGa_{1-x}N$ layers crystallinity were related with undoped GaN crystallinity. The Al mole fraction of $Al_xGa_{1-x}N$ layers affect the surface morphology of $Al_xGa_{1-x}N$ layers. The surface morphology was rough­e ened and the cracks were obse$\pi$ed by increasing the Al mole fractions.

  • Bright yellow ${(Y_{1-x}Gd_x)}_{3-z}{(Al_{1-y}Ga_y)}_5O_{12}:Ce_z$ phosphors were synthesized. White LED was obtained by the combination of non-absorbed blue emission from a blue L ED itself and yellow emission from ${(Y_{1-x}Gd_x)}_{3-z}{(Al_{1-y}Ga_y)}_5O_{12}:Ce_z$ phosphors. The crystal structures and optical properties of ${(Y_{1-x}Gd_x)}_{3-z}{(Al_{1-y}Ga_y)}_5O_{12}:Ce_z$ phosphors were investigated.

  • Let G be a group and X be a nonempty set and H be a subgroup of G. For a given ${\phi}_G\;:\;G{\times}X{\rightarrow}X$, a group action of G on X, we define ${\phi}_H\;:\;H{\times}X{\rightarrow}X$, a subgroup action of H on X, by ${\phi}_H(h,x)={\phi}_G(h,x)$ for all $(h,x){\in}H{\times}X$. In this paper, by considering a subgroup action of H on X, we have some results as follows: (1) If H,K are two normal subgroups of G such that $H{\subseteq}K{\subseteq}G$, then for any $x{\in}X$ ($orb_{{\phi}_G}(x)\;:\;orb_{{\phi}_H}(x)$) = ($orb_{{\phi}_G}(x)\;:\;orb_{{\phi}_K}(x)$) = ($orb_{{\phi}_K}(x)\;:\;orb_{{\phi}_H}(x)$); additionally, in case of $K{\cap}stab_{{\phi}_G}(x)$ = {1}, if ($orb_{{\phi}_G}(x)\;:\;orb_{{\phi}H}(x)$) and ($orb_{{\phi}_K}(x)\;:\;orb_{{\phi}_H}(x)$) are both finite, then ($orb_{{\phi}_G}(x)\;:\;orb_{{\phi}_H}(x)$) is finite; (2) If H is a cyclic subgroup of G and $stab_{{\phi}_H}(x){\neq}$ {1} for some $x{\in}X$, then $orb_{{\phi}_H}(x)$ is finite.

  • Let R be a prime ring with involution of the second kind and centre Z(R). Suppose R admits a generalized derivation $F:R{\rightarrow}R$ associated with a derivation $d:R{\rightarrow}R$. The purpose of this paper is to study the commutativity of a prime ring R satisfying any one of the following identities: (i) $F(x){\circ}x^*{\in}Z(R)$ (ii) $F([x,x^*]){\pm}x{\circ}x^*{\in}Z(R)$ (iii) $F(x{\circ}x^*){\pm}[x,x^*]{\in}Z(R)$ (iv) $F(x){\circ}d(x^*){\pm}x{\circ}x^*{\in}Z(R)$ (v) $[F(x),d(x^*)]{\pm}x{\circ}x^*{\in}Z(R)$ (vi) $F(x){\pm}x{\circ}x^*{\in}Z(R)$ (vii) $F(x){\pm}[x,x^*]{\in}Z(R)$ (viii) $[F(x),x^*]{\mp}F(x){\circ}x^*{\in}Z(R)$ (ix) $F(x{\circ}x^*){\in}Z(R)$ for all $x{\in}R$.

  • Let X be a Banach space and Z a closed subspace of a Banach space Y. Denote by L(X, Y) the space of all bounded linear operators from X to Y and by K(X, Y) its subspace of compact linear operators. Using Hahn-Banach extension operators corresponding to ideal projections, we prove that if either $X^{**}$ or $Y^{*}$ has the Radon-Nikodym property and K(X, Y) is an M-ideal (resp. an HB-subspace) in L(X, Y), then K(X, Z) is also an M-ideal (resp. HB-subspace) in L(X, Z). If L(X, Y) has property SU instead of being an M-ideal in L(X, Y) in the above, then K(X, Z) also has property SU in L(X, Z). If X is a Banach space such that $X^{*}$ has the metric compact approximation property with adjoint operators, then M-ideal (resp. HB-subspace) property of K(X, Y) in L(X, Y) is inherited to K(X, Z) in L(X, Z).

  • X-선 회절 분석 및 적외선 투과율 측정은 실온에서 수행되었다. 또한 $Y_{1-x}$Nd$_{x}$Ba$_{2}$Cu$_{3}$O$_{7-y}$고온초전도체의 자기 임계전류밀도와 저항은 각각 30K와 80-140K 범위의 온도에서 조사되었다. 시료들은 고상 반응법에 의해서 제조되었다. 시료들의 결정구조는 X-선 회절무늬로 부터 모두 직방정계임이 판명되었다. 한편 x의 양이 증가함에 따라서 전이온도 T$_{c}$는 88K 근처의 값을 가지며 x의 양이 증가함에 따라 약간 감소하였다. 적외선 투과율 측정에서 날카로운 peak들은 472.23-618.87$cm^{-1}$ / 범위에 있었다. 이것은 특이할 정도로의 low-lying plasmalike edge와 낮은 에너지의 전자적인 여기가 존재함을 나타내는 것이다. 자기임계 전류밀도는 $10^{2}$~$10^{3}$A/$cm^{2}$ 범위에 있었다.있었다.

The Study of Statistical Optimization of 1,4-dioxane Treatment Using E-beam Process (전자빔 공정을 이용한 1,4-Dioxane 처리의 통계적 최적화 연구)

  • In this study, the experimental design methodology was applied to optimize 1,4-dioxane treatment in E-beam process. Main factor was mathematically described as a function of parameters 1,4-dioxane removal efficiencies(%), TOC removal efficiencies(%) modeled by the use of the central composite design(CCD) method among the response surface methodology(RSM). Concentration of 1,4-dioxane is designated as "$x_1$" and Irradiation intensity is designated as "$x_2$". The regression equation in coded unit between the 1,4-dioxane concentration and removal efficiencies(%) was $y=71.00-10.85x_1+20.67x_2+{1.53x_1}^2-{7.92x_2}^2-1.23x_1x_2$. The regression equation in coded unit between the 1,4-dioxane concentration and TOC removal efficiencies(%) was $y=44.48-13.25x_1+9.54x_2+{5.43x_1}^2-{1.35x_2}^2+4.45x_1x_2$. The model predictions agreed well with the experimentally observed results $R^2$(Adj) over 90%. Toxicity test using algae Pseudokirchneriella Subcapitata showed that the inhibition was reduced according to increasing an E-beam irradiation.

  • Let R be a noncommutative semi prime ring. Suppose that there exists a derivation d : R $\to$ R such that for all x $\in$ R, either [[d(x),x], d(x)] = 0 or $\langle$$\langle(x),\;x\rangle,\;d(x)\rangle$ = 0. In this case [d(x), x] is nilpotent for all x $\in$ R. We also apply the above results to a Banach algebra theory.
