A Development of the X-Band 63 Watt Pulsed SSPA for Radar (레이더용 X-대역 63 Watt Pulsed SSPA 개발)

  • In this paper, we developed the X-band 63 watt pulsed SSPA(Solid State Power Amplifier) by using HMIC(Hybrid Microwave Integrated Circuits). The pulsed SSPA consists of power supply and 3-stage amplifier modules : pre-amplifier stage, driver-amplifier stage, final-amplifier stage. The developed pulsed SSPA provides more than 63 watts of output power with a short pulse width and the duty cycle of up to 1.2 % at $70^{\circ}C$. The fabricated module offers great than 37 dB of saturated gain across the operating band. Input and output VSWR is <1.5:1. This module has an average current of 400 mA typical and operates at a +28 $V_{dc}$ supply. The developed SSPA in this paper can apply to pulsed Doppler radar with high speed operation.

FEM MMIC Development based on X-Band GaAs for Satellite Terminals of Phase Array Structure (위상배열구조 위성단말용 X대역 GaAs 기반 FEM MMIC 국산화 개발)

  • In this paper, FEM (Front-End Module) MMIC, a key component for the application of the satellite communication terminal transmission and reception module of the multi-phase array structure, was designed and verified as a single chip by designing the Power Amplifier (PA) and the Low Noise Amplifier (LNA). It was manufactured using the GaAs PP10 (100nm) process, a compound semiconductor process from Win-semiconductors, and the operating frequency band of 7.2-10.5GHz operation, output 1W, and noise index of 1.5dB or less were secured using a dedicated test board. The developed FEM MMIC can be used as a single chip, and the components PA and LNA can also be used as each device. The developed device will be used in various applications of Minsu/Gunsu using the X band and the localization of overseas parts.

GaN-based Low Noise Amplifier MMIC for X-band Applications (X-대역 응용을 위한 GaN 기반 저잡음 증폭기 MMIC)

  • In this paper, we report the design and the measurement of a X-band low noise amplifier (LNA) monolithic microwave integrated circuit (MMIC) using a 0.25 ㎛ gate length microstrip GaN-on-SiC high electron mobility transistor (HEMT) technology. The developed X-band GaN-based LNA MMIC achieves small signal gain of 22.75 dB ~ 25.14 dB and noise figure of 1.84 dB ~ 1.94 dB in the desired band of 9 GHz to 10 GHz. Input and output return loss values are -11.36 dB ~ -24.49 dB and -11.11 dB ~ -17.68 dB, respectively. The LNA MMIC can withstand 40 dBm (10 W) input power without performance degradation. The chip dimensions are 3.67 mm × 1.15 mm. The developed GaN-based LNA MMIC is applicable to various X-band applications.

  • In this study, we have implemented a PAM(Power Amplifier Module) with 25W output power using by cooperate divider/Combiner circuit in X-band to minimize combine loss on a Al2O3 substrate. The PAM(Power Amplifier Module) is consisted of MMIC and 10way traveling wave divider/Combiner with proposed structure what have showed that 45.2dBm output power, 16dB gain, PAE 26 % and 17dBc@44dBm IMD3 characteristics. This combine/divider structure can be used when multistage passive divider and combiner needs. especially, power amplifier with very compact size.

  • In this paper, a X-band 50 W pulsed solid state power amplifier(SSPA) is designed and fabricated for radar systems. The SSPA consists of a driver amplifier, a high power amplifier, and a pulse modulator. The high power stage employes four 25 W GaAs FET to deliver 50 W at X-band. To meet the stringent target specification for the SSPA, we used a new hybrid pulse switching method, which combine the advantage of pulse modulation and bias switching method. The fabricated SSPA shows a power gain of 44.2 dB, an output power of 50 W over a 1.12 GHz bandwidth. Also, pulse droop < 1 dB meet the design goals and a rise/fall time is less than 12.45 ns. Fabricated X-band pulsed SSPA size is compact with overall size of $150{\times}105{\times}30\;mm^3$.

An MMIC Broadband Image Rejection Downconverter Using an InGaP/GaAs HBT Process for X-band Application

  • In this paper, we demonstrate a fully integrated X-band image rejection down converter, which was developed using InGaP/GaAs HBT MMIC technology, consists of two single-balanced mixers, a differential buffer amplifier, a differential YCO, an LO quadratue generator, a three-stage polyphase filter, and a differential intermediate frequency(IF) amplifier. The X-band image rejection downconverter yields an image rejection ratio of over 25 dB, a conversion gain of over 2.5 dB, and an output-referred 1-dB compression power$(P_{1dB,OUT})$ of - 10 dBm. This downconverter achieves broadband image rejection characteristics over a frequency range of 1.1 GHz with a current consumption of 60 mA from a 3-V supply.

  • Necessity of compact X-band solid-state weather radar is required to provide weather data, which generate locally in a lot of Korea's mountainous area, rather than tube-type radar. Solid State Power Amplifier (SSPA) for using Dual-polarization method in weather radar is able to obtain desired high output by combining many low output power devices in parallel. Thus, Power combiner applying to high-output power amplifier has disadvantages such as path loss, ballast resistance problem by high frequency and high power, heat release. Therefore, In this paper we demonstrated the excellence of isolation, which is the result from modified Gysel power combiner. As a result, we designed X-band 250W solid state power amplifier with peak power 54dBm, 25% power efficiency for weather radar.

  • In this paper, ETRI's $0.25{\mu}m$ GaN MMIC process is introduced and the fabricated results of X-Band 3 W power amplifier MMIC are discussed. The one-stage X-Band 3 W power amplifier MMIC using the $0.25{\mu}m$ GaN MMIC devices has been designed and fabricated. From the fabricated GaN MMIC, the characteristics of the $0.25{\mu}m$ GaN MMIC process and devices are evaluated and analyzed. The X-band power amplifier MMIC shows output power of 3.5 W, gain of 10 dB, and power-added efficiency of 35 %.

  • In this paper, the receiver using Heterodyne type is designed and implemented for a pulse radar at 9.4 GHz. The If amplifier, which occupies a significant size in a Heterodyne receiver for pulse radars, can be removed. Furthermore, by using detector logarithmic video amplifier in baseband, the receiver has a small size and it's characteristic shows a high dynamic range and sensitivity. From the results of measurements, the minimum receiver power of -70 dBm and selectivity of 55 dB are obtained.
