  • GaAs solar cells may be the most attractive and efficient power source of a satellite. GaAs is more radiation tolerant and less temperature sensitive than widely used silicon. $Al_{x}$ Ga$_{1-x}$ As/GaAs solar cells have been designed and fabricated by Liquid Phase Epitaxial method. GaAs solar cells, of which structure is about 0.2 .mu.m p$^{+}$ - window layer, 0.6-1.O .mu.m Ge-doped p-layer. 3.mu.m n-GaAs layer and n$^{+}$ - buffer layer, have been characterized as a function of operating temperature from 25 .deg.C to 130 .deg.C. Open circuit voltage decreases linearly with increasing temperature by 1.4-1.51 mV/ .deg.C while degradation of silicon solar cells is about 2.2-2.5 mV/ .deg.C, short circuit current does not increase much with increasing temperature. Relative efficiency decreases with increasing of temperature by about 0.21-0.29 %/ .deg.C. Efficiency degradation of silicon solar cells with temperature is known to be about 0.5%/ .deg.C and our results show GaAs solar cells may be an excellent candidate for concentrated solar cells.ells.

The Characteristics of a Hydrogenated Amorphous Silicon Semitransparent Solar Cell When Applying n/i Buffer Layers

  • In this work, buffer layers with various conditions are inserted at an n/i interface in hydrogenated amorphous silicon semitransparent solar cells. It is observed that the performance of a solar cell strongly depends on the arrangement and thickness of the buffer layer. When arranging buffer layers with various bandgaps in ascending order from the intrinsic layer to the n layer, a relatively high open circuit voltage and short circuit current are observed. In addition, the fill factors are improved, owing to an enhanced shunt resistance under every instance of the introduced n/i buffer layers. Among the various conditions during the arrangement of the buffer layers, a reverse V shape of the energy bandgap is found to be the most effective for high efficiency, which also exhibits intermediate transmittance among all samples. This is an inspiring result, enabling an independent control of the conversion efficiency and transmittance.

Analysis of Bulk Concentration on Double-Layer Structure for Electrochemical Capacitors

  • Double-layer capacitors (DLCs) are developed with high surface electrodes to achieve a high capacitance value. In the present work, the initial bulk concentration of 1 mol/m3 and 3 mol /m3 are selected to show the consequential effects on the performance of a double-layer capacitor. A 1D model of COMSOL Multiphysics has been developed to analyze the electric field and potential in cell voltage, the electric displacement field and polarization induced by the field, and energy density in a double-layer structure. The electrostatics and the electric circuit modes in COMSOL are used to simulate the electrochemical processes in the double-layer structure. The analytical analysis of a double-layer capacitor with different initial bulk concentrations is investigated by using Poisson-Nernst-Plank equations. From the simulation results, the differential capacitance changes as a function of compact layer thickness and initial bulk concentration. The energy density varies with the differential capacitance and voltage window. The values of energy density are dominated by the interaction of ions in the solution and electrode surface.

Structurally Enhanced Correlation Tracking

  • In visual object tracking, Correlation Filter-based Tracking (CFT) systems have arouse recently to be the most accurate and efficient methods. The CFT's circularly shifts the larger search window to find most likely position of the target. The need of larger search window to cover both background and object make an algorithm sensitive to the background and the target occlusions. Further, the use of fixed-sized windows for training makes them incapable to handle scale variations during tracking. To address these problems, we propose two layer target representation in which both global and local appearances of the target is considered. Multiple local patches in the local layer provide robustness to the background changes and the target occlusion. The target representation is enhanced by employing additional reversed RGB channels to prevent the loss of black objects in background during tracking. The final target position is obtained by the adaptive weighted average of confidence maps from global and local layers. Furthermore, the target scale variation in tracking is handled by the statistical model, which is governed by adaptive constraints to ensure reliability and accuracy in scale estimation. The proposed structural enhancement is tested on VTBv1.0 benchmark for its accuracy and robustness.

  • In the favor of adjusting microwave signal, Hairpin type Filter, which delay microwave signal enough to several nanosecond, is a key component. One of the main advantage in using Hairpin type Filter is a conveniency for equipping with Delay Module, and because of having a wide bandwidth, Hairpin type Filter can be designed to satisfy the most applications. In this work, we attempted to estimate the delay time in a superconductive hairpin type filter A software to synthesize even and odd order equiripple hairpin type filter has been developed. This software arbitrarily locate its transfer zeros making symmetric of asymmetric amplitude response and equalizing group delay. Borland C++ compiler has been used. The program was designed to run under MS-DOS, Window 98, Window 2000. The program optimizes the position of the transfer function zeros in order to fulfill the group delay specification masks. We designed and fabricated a hairpin type HTS 2-pole microstrip bandpass filter to operate at 5.8Ghz. The fabrication method was pulsed laser deposition and YBCO films were deposited on sapphire substrates with a Ce$O_{2}$ thin layer as a buffer layer. We also developed a new style hairpin type filter by using interdigitide inner-pole. Compared to the same size regular hairpin type filters, our filters had a lower center frequency.

CIGS 태양전지의 윈도우 층에 적용되는 ZnO 박막 특성에 관한 온도의 영향 (Effect of Temperature on the Characteristics of ZnO Thin Film Applied to the Window Layer of CIGS Solar Cells)

  • For the application to the window layer of $Cu(In,Ga)Se_2$(CIGS) solar cell, zinc oxide(ZnO) thin film was deposited at various temperatures by in-line pulsed DC sputtering. From the structural, optical, and electrical investigation and analysis, it was possible to obtain the lower thickness, the lower resistivity, and the higher transmittance at a higher process temperature. The energy band gap of ZnO was calculated using the transmittance data and was analyzed in terms of the dependency on temperature. From the X-ray diffraction(XRD) results, it was possible to conclude that a dominant peak was found about $34.2{\sim}34.6^{\circ}$(111) and crystallinity was obtained at a temperature above $150^{\circ}C$.

  • Film characteristics of thin reoxidized nitrided oxides were investigated by SIMS analysis and C-V method in order to use the gate dielectric for charge-trap type NVSMs instead of ONO stacked layers. Nitric oxide(NO) annealed film has the nitrogen content sharply peaked at the Si-SiO$_2$ interface, while it is broad for nitrous oxide($N_2$O) ambient. The nitrogen peak concentration increased with anneal temperature and time. The position of nitrogen content in the oxide layer was due to be precisely controlled. For the films annealed NO ambient at 80$0^{\circ}C$ for 30min. followed by reoxidized at 85$0^{\circ}C$, the maximum memory window of 3.5V was obtained and the program condition was +12V, 1msec for write and -l3V, 1msec for erase.

IEEE 802.11 기반 무선 멀티홉 망에서 TCP의 성능향상을 위한 새로운 경쟁 윈도우 제어 알고리즘 (New Contention Window Control Algorithm for TCP Performance Enhancement in IEEE 802.11 based Wireless Multi-hop Networks)

  • 본 논문에서는 IEEE 802.11 기반 무선 멀티홉 망에서 TCP의 성능을 향상시키기 위하여 새로운 Contention Window(CW) 제어 알고리즘을 제안 하였다. 제안한 Contention Window(CW) 제어 알고리즘은 무선 멀티홉 망에서 빈번히 발생하는 hidden terminal 문제의 영향을 경감시킨다 무선 멀티홉 망에서 발생하는 대부분의 패킷 손실은 패킷의 충돌에 의한 것이 아니라 hidden terminal과 exposed terminal로 인하여 발생된다. 그러나 IEEE 802.11 DFC 알고리즘에서는 전송에 실패한 사용자의 CW를 지수형태로 증가시키므로 해당노드가 전송에 성공할 확률을 더욱 감소시킨다. 이는 전송에 성공한 노드가 연속해서 패킷 전송에 성공할 가능성을 높여주어 burst한 데이터 전송이 일어날 수 있다. 한편, 최대 재전송을 시도한 후에도 데이터를 보내지 못한 노드는 네트워크 계층에서의 경로 재전송을 시도하게 되는데 이로 인해 데이터 전송이 중지되고 성능감소가 일어날 수 있다. 이와 같은 문제를 해결하기 위하여 본 논문에서 제안한 기법에서는 backoff 재전송의 횟수를 증가시키고 적절한 CW의 크기를 설정하는 방안을 제안 하였다. Ns-2를 사용하여 체인 토폴로지와 격자 토폴로지에서의 시뮬레이션을 수행해 제안된 기법이 무선 멀티홉 망에서 TCP 성능을 향상시킴을 확인 하였다.

X. 25 Protocol의 성능 분석 (Performance Analysis of The CCITT X.25 Protocol)

  • 본 논문에서는 packet switching network의 국제 표준 접속 protocol인 CCITT X.25 protocol의 성능을 분석하며 특히 X.25 protocol의 유통 제어 방식에 대하여 분석한다. Protocol의 성능 분석은 normalized channel throughput, mean transmission time과 transmission efficiency를 사용하면 이들은 window 크기, $T_1$$T_2$ 값 그리고 message길이 등과 같은 주어진 protocol parameter의 함수로 표시된다. 먼저 protocol 서비스에 따른 입력 데이타의 서비스 특성과 piggybacked acknowledgment를 하는 sliding window flow control 방식에 대하여 discrete-time Markov chain을 사용하여 연구한다. Protocol의 성능은 link layer 및 packet layer 에 대하여 각기 독립적으로 분석하며 분석결과를 통하여 각 protocol parameter의 영향을 조사한다. 수치적인 분석 결과로 부터 채널 서비스 환경에 따른 protocol parameter의 최적치를 찾을 수 있는데 window크기는 고속채널의 경우 7이상이 되는 것이 바람직 하며, $T_1$ timer 값은 채널의 전송 유실이 많은 경우 신중히 선택되어져야 하며 보통의 경우에는 1초 정도가 타당하다. $T_2$ parameter는 trnasmission efficiency의 개선에 있어 약간의 효과를 미치나 그리 크지는 않다.

Pt/$YMnO_3$/$Y_2$$O_3$/Si(MFIS) 구조의 특성에 미치는 ${Y_2}{O_3}$층의 영향 (Effect of ${Y_2}{O_3}$Buffer Layer on the Characteristics of Pt/$YMnO_3$/$Y_2$$O_3$/Si(MFIS) Structure)

  • Metal/ferroelectric/insulator/semiconductor(MFIS)-Field Effect Transistor을 위한 Pt/YMnO$_3$/Y$_2$O$_3$/Si 구조를 제조하여 MFIS 구조의 특성에 미치는 $Y_2$O$_3$박막의 영향을 고찰하였다. PLD법을 이용하여 p=type Si(111) 기판 위에 증착시킨 $Y_2$O$_3$박막은 증착온도와 관계없이 (111)방향으로의 우선배향성을 갖고 결정화 되었다. 실리콘 위에 바로 MOCVD법에 의해 강유전체 YMnO$_3$박막을 증착시킨 경우 실리콘과의 계면에서 Mn이 부족한 층이 형성되지만 $Y_2$O$_3$가 실리콘과 YMnO$_3$사이에 삽입된 경우는 $Y_2$O$_3$바로 위에서부터 화학양론비에 일치하는 양질의 YMnO$_3$박막을 얻을 수 있었다. 85$0^{\circ}C$, 100mtorr의 진공분위기에서 열처리한 YMnO$_3$박막은 $Y_2$O$_3$가 삽입된 경우 memory window 값이 $Y_2$O$_3$가 삽입되지 않은 경우보다 더 큰 값을 보였으며 5V에서 1.3V의 값을 보였다.
