Electrical Characteristic of IGZO Oxide TFTs with 3 Layer Gate Insulator

  • Transparent amorphous oxide semiconductors such as a In-Ga-Zn-O (a-IGZO) have advantages for large area electronic devices; e.g., uniform deposition at a large area, optical transparency, a smooth surface, and large electron mobility >10 cm2/Vs, which is more than an order of magnitude larger than that of hydrogen amorphous silicon (a-Si;H).1) Thin film transistors (TFTs) that employ amorphous oxide semiconductors such as ZnO, In-Ga-Zn-O, or Hf-In-Zn-O (HIZO) are currently subject of intensive study owing to their high potential for application in flat panel displays. The device fabrication process involves a series of thin film deposition and photolithographic patterning steps. In order to minimize contamination, the substrates usually undergo a cleaning procedure using deionized water, before and after the growth of thin films by sputtering methods. The devices structure were fabricated top-contact gate TFTs using the a-IGZO films on the plastic substrates. The channel width and length were 80 and 20 um, respectively. The source and drain electrode regions were defined by photolithography and wet etching process. The electrodes consisting of Ti(15 nm)/Al(120 nm)/Ti(15nm) trilayers were deposited by direct current sputtering. The 30 nm thickness active IGZO layer deposited by rf magnetron sputtering at room temperature. The deposition condition is as follows: a rf power 200 W, a pressure of 5 mtorr, 10% of oxygen [O2/(O2+Ar)=0.1], and room temperature. A 9-nm-thick Al2O3 layer was formed as a first, third gate insulator by ALD deposition. A 290-nm-thick SS6908 organic dielectrics formed as second gate insulator by spin-coating. The schematic structure of the IGZO TFT is top gate contact geometry device structure for typical TFTs fabricated in this study. Drain current (IDS) versus drain-source voltage (VDS) output characteristics curve of a IGZO TFTs fabricated using the 3-layer gate insulator on a plastic substrate and log(IDS)-gate voltage (VG) characteristics for typical IGZO TFTs. The TFTs device has a channel width (W) of $80{\mu}m$ and a channel length (L) of $20{\mu}m$. The IDS-VDS curves showed well-defined transistor characteristics with saturation effects at VG>-10 V and VDS>-20 V for the inkjet printing IGZO device. The carrier charge mobility was determined to be 15.18 cm^2 V-1s-1 with FET threshold voltage of -3 V and on/off current ratio 10^9.

Optimal Flow Rate Evaluation for Low Energy, High Efficiency Cleaning of Forward Osmosis (FO) (정삼투 공정의 저에너지 고효율 세정을 위한 최적 유속 평가)

  • Forward osmosis (FO) is operated at a lower pressure than reverse osmosis (RO), which has great advantages in terms of fouling control, maintenance, membrane cleaning, and potential energy reduction. In particular, since the membrane fouling layer of the forward osmosis process has a relatively loose and dispersed property, it is possible to control the membrane fouling by physical cleaning, unlike the reverse osmosis process. However, existing studies do not apply the proper cleaning flow rate for forward osmosis physical cleaning, and thus there is a limit that the optimal operation can not be performed. Therefore, this study aims to evaluate the justification of proper flow rate that can show high efficiency cleaning with economical energy amount. The membrane fouling experiments of the forward osmosis process were maintained at a circulating flow rate of 8.54 cm/s and the recovery rates were compared with the three cleaning flow rates. As a result of this experiment, it was confirmed that the 2 × speed cleaning showed the same efficiency as the water permeability recovery rate of the 3 × speed cleaning, and it was confirmed that the 2 × speed cleaning was an appropriate flow rate with high cleaning efficiency and economical SEC.

  • In this study, the effects of the wave field changes due to the coastal structure on the hydrodynamic performance of the OWC wave energy, converter are analyzed using a three-dimensional numerical wave tank technique (NWT). The OWC device is simulated numerically by introducing a linear pressure drop model, considering the coupling effect between the turbine and the OWC chamber in the time domain. The flow distribution around the chamber is different due to the change of reflection characteristics depending on the consideration of the breakwater model. The wave energy captured from the breakwater is spatially distributed on the plane of the front of the breakwater, and the converted pneumatic power increased when concentrated in front of the chamber. The change of the standing wave distribution is repeated according to the relationship between the incident wavelength and the length of the breakwater, and the difference in energy conversion performance of the OWC was confirmed.

Application of response surface design for the optimization of producing lightweight aerated concrete with blast furnace slag (반응표면설계법(反應表面設計法)을 이용한 고로(高爐)슬래그 경량기포(輕量氣泡)콘크리트 제조(製造)의 최적화(最適化))

  • This study was conducted to optimize a mixing design of lightweight aerated concrete with the blast furnace slag(BFS) using Box-Behnken method, one of response surface designs. The lightweight aerated concrete with the BFS was made on the conditions of steam curing method at atmospheric pressure. The experimental factors were unit Water(W)/total powder($P_d$) ratio, BFS replacement percentage and Al powder addition based on the total powder (${P_d}^*$%). From the results of the response surface analysis, regression models for dried specific gravity and compressive strength of the lightweight aerated concrete were derived. When the target values for dried specific gravity and compressive strength of the lightweight aerated concrete were set at 0.72 and 4.42 MPa respectively, its optimized mixing conditions driven from the regression models were 0.62 of $W/P_d$ ratio, 35.5% of BFS replacement and 0.05% of Al powder addition. This experimental design model was found to be credible by measuring the dried specific gravity and compressive strength of the sample made from the above mixing conditions.

  • The demand for natural gas, which is considered an environmentally friendly energy source, is increasing, and at the same time, the market share of large pipelines for natural gas supply is increasing continuously. On the other hand, the corrosion of such large pipelines reduces the efficiency of natural gas transportation. Therefore, this study aims to establish a strategy for securing the patent rights of related technologies through quantitative analysis of patents on energy-independent high-efficiency corrosion prevention technology for large-scale pipelines for natural gas supply. In this patent technology trend study, Korean, US, Japanese, and European patents filed, published, and registered by June 2018 were analyzed, and a technical classification system and classification criteria were prepared through expert discussion. To use fuel cells as an external power source to prevent the corrosion of natural gas large-scale pipelines, it is believed that rights can be claimed using an energy control system and methods having 1) branch structures of pipeline and facility designs (decompressor/compressor/heat exchanger) and 2) decompression/preheating and pressurization/cooling technology of high pressure natural gas.

Analysis of behavior a River Levee based on the Earthquake Scenario (지진 시나리오 기반 하천 제방의 거동 변화 분석)

  • This study examined the behavior change of river levees during an earthquake by numerical analysis. Unlike conventional research using artificial earthquake waves, earthquake analysis was performed using real earthquake waves. The behavior of a river levee before and after an earthquake was compared and analyzed quantitatively. Studies show that the river levee has a safety factor of approximately 28.5% due to an earthquake. On the other hand, the minimum standard safety factor is satisfied. Vertical effective stress has decreased by 81.8% due to excess pore-water pressure generated by the earthquake. In addition, liquefaction occurs in most of the foundation soil. An examination of the stress-displacement behavior due to the earthquake revealed a large amount of settlement in the backfill layer. Most of the foundation soil yielded. Therefore, the target river levee is quite vulnerable to earthquakes. Through the results of this study, the necessity of refreshing the seismic design standards for river levees is required. This study can be used as basic data for estimating the approximate damage level and vulnerable areas.

Effect of Fluidized Bed Powdered Activated Carbon Impregnated by Iron Oxide Nano-particles on Enhanced Operation and NOM Removal of MF Membrane System (산화철 나노입자 표면개질 분말활성탄 유동층에 의한 MF 막 분리 공정의 운전 및 NOM 제거 효율 향상)

  • Effects of powdered activated carbon impregnated by iron oxide nano particle (Impregnated PAC) on the microfiltration (MF) membrane system performance in NOM removal from water were investigated in this study. A fluidized bed column was employed as a pretreatment of MF membrane process. The Impregnated PAC bed was stably maintained at an upflow rate of 63 m/d without leakage of the Impregnated PAC particles, which provided a contact time of 29 minutes. A magnetic ring at the upper part of the column could effectively hold the overflowing discrete particles. The Impregnated PAC column demonstrated a significant enhancement in the MF membrane performance in terms of fouling prevention and natural organic matter (NOM) removal. Trans-membrane pressure of the MF membrane increased to 41 kPa in 98 hours of operation, while it could be maintained at 12 kPa with the Impregnated PAC pretreatment. Removal of NOM determined by dissolved organic carbon and UV254 was also enhanced from 46% and 51% to 75% and 84%, respectively, by the pretreatment. It was found that the Impregnated PAC effectively removed a wide range of different molecular-sized organic compounds from size exclusion analysis.

Gold Mineralization of the Sepola District in Mali, Africa: Occurrence Characteristics of Gold and Fluid Inclusion Study (아프리카 말리 세폴라 지역의 금광화작용:금의 산출특성 및 유체포유물연구)

  • The geology of Sepola district in Mali is consisted of Birrimian group with metasedimentary rocks of lower Proterozoic and volcanoclastics, and later intrusive igneous rocks. Ore diposit in this district has the characteristics of vein- and disseminated-type gold deposit which was formed by infilling the secondary fracture zones related to the large-scale fault zone of NW direction within Birrimian group. It is confirmed as promising that Barani district has the gold grade of 0.53${\sim}$9.21 g/t with the extension of 1.3 km and width of 1 to 20.1 m. The ore mineralogy is simple with electrum, pyrite and galena. Fineness of gold grain ranges from 848 to 915(average 891) indicating mesothermal to hypothermal environment. Fluid inclusions are classified as liquid-rich type I. gas-rich type II and liquid-$CO_2$ bearing type III. Primary and pseudosecondary inclusions homogenize from 236 to 393$^{\circ}C$ with salinity of 0.0 to 8.6 wt% NaCl. Secondary inclusions homogenize from 103 to 184$^{\circ}C$ with salinity of 0.7 to 8.6 wt.%. From the relationship between homogeniztion temperature and salinity, it may be thought that auriferous fluid experienced dilution and cooling through inflow of meteoric water after fluid unmixing derived from pressure decrease in the temperature range of 400 to 250$^{\circ}C$. From the massive occurrence of quartz vein, simple mineralogy with paucity of sulfide, and presence of liquid-$CO_2$ bearing with high homogenization temperature, it is thought that gold mineralization in Sepola district correspods to the mesothermal to hypothermal ore deposit.

Coupled Thermal-Hydrological-Mechanical Behavior of Rock Mass Surrounding Cavern Thermal Energy Storage (암반공동 열에너지저장소 주변 암반의 열-수리-역학적 연계거동 분석)

  • The thermal-hydrological-mechanical (T-H-M) behavior of rock mass surrounding a high-temperature cavern thermal energy storage (CTES) operated for a period of 30 years has been investigated by TOUGH2-FLAC3D simulator. As a fundamental study for the development of prediction and control technologies for the environmental change and rock mass behavior associated with CTES, the key concerns were focused on the hydrological-thermal multiphase flow and the consequential mechanical behavior of the surrounding rock mass, where the insulator performance was not taken into account. In the present study, we considered a large-scale cylindrical cavern at shallow depth storing thermal energy of $350^{\circ}C$. The numerical results showed that the dominant heat transfer mechanism was the conduction in rock mass, and the mechanical behavior of rock mass was influenced by thermal factor (heat) more than hydrological factor (pressure). The effective stress redistribution, displacement and surface uplift caused by heating of rock and boiling of ground-water were discussed, and the potential of shear failure was quantitatively examined. Thermal expansion of rock mass led to the ground-surface uplift on the order of a few centimeters and the development of tensile stress above the storage cavern, increasing the potential of shear failure.

The Characteristics of Earth System Thinking of Science Gifted Students in relation to Climate Changes (기후변화와 관련된 과학영재들의 지구시스템 사고 특성)

  • This study aimed to investigate the perception of earth system thinking of science gifted students in future problem solving (FPS) in relation to climate changes. In order to this study, the research problem associated with climate changes was developed through a literature review. The thirty seven science gifted students participated in lessons. The ideas in problem solving process of science gifted students were analyzed using the semantic network analysis method. The results are as follows. In the problem solving processes, science gifted students are 'changes of the sunlight by water layer', 'changes of the Earth's temperature', 'changes of the air pressure', ' change of the wind and weather' were represented in order. On other hand, regard to earth system thinking for climate changes, while science gifted students were used sub components related to atmospheres frequently, they were used sub components related to biosphere, geosphere, and hydrosphere a little. But, the analytical results of the structural relationship between the sub components related to earth system, they were recognised that biosphere, geosphere, and hydrosphere used very important in network structures. In conclusion, science gifted students were understood well that components of the earth system are influencing each other.
