마이크로 머신 소자는 일반전자 소자와 달리 소자 자체에 미세한 기계적 구조물을 갖고 있으며, 이의 구동을 통하여 센서 또는 엑츄에이터의 기능을 갖게 된다. 이 소자들은 그 작동 요구특성에 따라 패키지의 기계적, 환경적 격리를 요구하거나 분위기조절이 요구되는 등 까다로운 패키지 특성을 필요로 한다. 또한 미세한 작동소자들로 인하여 열 및 열응력에 매우 민감하며, 패키지방법에 따라 구동부위의 작동 특성이 크게 변화할 수 있다. 본 연구에서는 마이크로 머신 소자가 패키지 상에 접촉되어 패키지 될 때, 소자의 접촉 재료 및 공정온도, 크기 등이 마이크로 머신 소자에 미치는 열응력을 연구하였다. 유한요소해석법을 사용하여 소자에 미치는 열응력과 이로 인한 마이크로머신 소자의 물리적 변형을 예측하고, 이를 통하여 마이크로 머신 소자 패키지에 최소한의 열응력을 미치는 소자접속 재료의 선별과 패키지 설계의 최적화를 이루고자 하였다.
초임계 유체 기술을 이용한 폴리락티드 스테레오 콤플렉스 제조는 폴리락티드의 열적 및 기계적 물성을 향상시키는 좋은 방법이다. 이 연구에서는 초임계 유체인 디메틸에테르를 이용하여 고분자량 폴리락티드를 높은 수율로 100% 스테레오 콤플렉스화를 시켰다. 폴리락티드에 대한 디메틸에테르의 높은 용해성은 이 공정의 핵심요소로 250 bar, $70^{\circ}C$, 1.5시간에 반응이 종료되었다. 폴리락티드의 스테레오 콤플렉스 연구는 압력, 온도, 시간, 농도 및 분자량을 변화시키며 진행하였다. 스테레오 콤플렉스화는 온도와 압력이 증가할 때 높아졌다. 분자량 20만 이상인 PLLA와 PDLA는 6%의 디메틸에테르에서 100% 스테레오 콤플렉스화가 이루어졌다. 스테레오 콤플렉스화 정도는 DSC 및 XRD를 통해 이루어졌다. 또한 DSC 및 TGA 분석을 통해 융점이 $50^{\circ}C$ 이상 높아진 폴리락티드가 얻어졌음을 확인하였다.
3 phr의 그래핀 옥사이드(GO)를 포함하는 폴리카보네이트(PC)/GO를 클로로포름에서 용액 혼합하여 응고물 침전한 후 240, 260, $280^{\circ}C$의 이축압출기를 이용하여 PC/GO 복합체를 제조하였다. DSC와 TGA 측정결과 PC/GO 복합체의 유리전이 온도($T_g$)의 변화는 거의 없었고, 분해거동을 통해 확인한 열안정성의 경우 $260^{\circ}C$ 압출시편이 우수하게 나타났다. 동적기계적분석(DMA)을 이용한 저장탄성률 측정결과 PC 대비 PC/GO 복합체의 값이 크게 나타났으며 압출온도별로는 큰 차이가 없는 것을 확인하였다. 이들 결과로부터 환원시간에 따른 PC/RGO 복합체의 압출온도를 $260^{\circ}C$로 고정하였다. GO의 환원시간에 따른 PC/RGO 복합체의 화학반응 정도는 $3000cm^{-1}$ 부근에서 나타나는 C-H 신축진동피크를 통해 확인하였고, 환원시간이 1 h일 때의 GO와 유사한 화학반응 정도를 나타내었다. GO의 환원시간에 따른 PC/GO 복합체의 복소점도(complex viscosity)가 감소하는 것을 확인하였으며, 이는 PC-GO 사이의 화학반응에 의한 분산성에 기인한 것으로 주사전자현미경(SEM)을 통해 확인하였다.
최근 자원과 에너지를 절약하고 효과적으로 사용하여 환경 훼손을 줄이고 청정에너지를 이용할 수 있는 기술의 연구가 활발하게 진행되고 있다. 이와 관련 하여, 친환경적이고 경제적이며 독성이 거의 없는 초임계 유체가 물질의 합성과 프로세스에 많이 응용되고 있다. 이산화탄소는 낮은 임계온도와 압력, 가격 경쟁력 그리고 무독성 등의 장점을 가짐으로써 초임계 공정에 많이 사용되고 있는 용매중에 하나이다. 그러나 분자량이 높은 고분자들에게는 낮은 용해력이 단점으로 있어서 사용에 제한적이다. 따라서, 분자량이 높은 고분자를 용해하기 위해선 하이드로카본 계열의 용매를 사용하여야 한다. 본 연구에서는, 초임계 유체를 이용하여 Poly (methyl methacrylate)/클레이 나노 복합체 제조에 관한 연구를 진행 하였다. 또한, 초임계 유체 내에서 분산성을 극대화 할 수 있도록 $Na^+$-MMT 클레이 표면을 플로린 계열의 surfactant로 개질 시키어 복합체 제조에 응용 하였다. 개질된 클레이를 이용하여 제조 된 복합체는 neat Poly (methyl methacrylate)보다 향상된 기계적, 열적 특성을 보였으며, 제조 된 복합체는 X-ray 회절 방법, 열적 안정성 그리고 TEM 으로 나노 클레이의 분산성을 분석 하였다.
The nickel-based alloy Nimonic 80A possesses the excellent strength, and the resistance against corrosion, creep and oxidation at high temperature. Its products are used in aerospace engineering, marine engineering and power generation, etc. Control of forging parameters such as strain, strain rate, temperature and holding time is important because change of the microstructure in hot working affects the mechanical properties. Change of the microstructure evolves by recovery, recrystallization and grain growth phenomena. The dynamic recrystallization evolution has been studied in the temperature range of $950\~1250^{\circ}C$ and strain rate range of $0.05\~5s^{-1}$ using hot compression tests. The metadynamic recrystallization and grain growth evolution has been studied in the temperature range of $950\~1250^{\circ}C$ and strain rate range $0.05,\;5s^{-1}$, holding time range of 5, 10, 100, 600 sec using hot compression tests. Modeling equations are proposed to represent the flow curve, recrystallized grain size, recrystallized fraction and grain growth phenomena by various tests. Parameters in modeling equations are expressed as a function of the Zener-Hollomon parameter. The modeling equation for grain growth is expressed as a function of the initial grain size and holding time. The modeling equations developed were combined with thermo-viscoplastic finite element modeling to predict the microstructure change evolution during hot forging process. The grain size predicted from FE simulation results is compared with results obtained in field product.
매년 많은 소방공무원들이 화재나 고온 조건 등에 노출되어 화상으로 고통 받고 있어, 화상 예측에 대한 연구를 통해 화상을 방지할 수 있는 방법의 개발이 매우 중요하다. 그러나 피부조직의 비선형성, 혈류에 의한 열전달 분석의 불확실성 등 인체 내부의 복잡한 물리현상으로 인해 화상에 대한 연구는 매우 부족한 것이 실정이며, 특히 국내의 경우는 이에 대한 연구가 전무한 실정이다. 본 연구에서는 특히 심각한 화상을 유발할 수 있는 돌발화염(80 kW/$m^2$ 이상의 고열 유속 조건)하에서의 2도 화상 발생에 대한 예측을 수행하였다. 생체 열전달 방정식(Bio-heat transfer)을 이용하여 지배방정식을 유도하였으며, 유한차분법(Finite Difference Method)을 활용하여 화상에 대한 예측을 수행하는 수치해석 접근법을 사용하였다. 기존의 여러 연구결과로부터 인체 피부의 열물성치를 정리하였고, 그것을 바탕으로 계산을 수행하였다. 기존의 낮은 열유속에 대한 화상 실험 결과와 예측 결과를 비교하여 가장 오차가 적은 열물성치 모델을 파악하였고, 그 결과를 바탕으로 고열유속의 돌발화염에서의 2도 화상발생 노출시간을 예측하여 제시하였다.

Injection molding is one of the most common operations in polymer processing. Good quality products are usually obtained and major post-processing treatment is not required. However, residual stresses which exist in plastic parts affect the final shape and mechanical properties after ejection. Residual stresses are caused by polymer melt flow, pressure distribution, non-uniform temperature field, and density distribution. Residual stresses are predicted in this study by numerical methods using commercially available softwares, $Hypermesh^{TM},\;Moldflow^{TM}\;and\;ABAQUS^{TM}$. Cavity filling, packing, and cooling stages are simulated to predict residual stress field right after ejection by assuming an isotropic elastic solid. Thermo-viscoelastic stress analysis is carried out to predict deformation and residual stress distribution after annealing of the part. Residual stresses are measured by the hole drilling method because the automotive part selected in this study has a complex shape. Residual stress distribution predicted by the thermal stress analysis is compared with the measurement results obtained by the hole drilling method. The molded specimen has residual stress distribution in tension, compression, and tension from the surface to the center of the part. Viscoelastic deformation of the part is predicted during annealing and the deformed geometry is compared with that measured by a three dimensional scanner. The viscoelastic stress analysis with a thermal cycle will enable us to predict long term behavior of the injection molded polymeric parts.
섬유강화 복합재료는 우수한 기계적, 전자기적 물성 등으로 다양한 분야에서 응용되고 있다. 열경화성 복합재는 제작공정에서의 성형온도와 제품의 운용온도인 상온간의 온도차이로 형상의 변형(스프링 백)이 발생하게 된다. 이러한 스프링 백은 하이브리드 구조의 정밀한 형상 제작을 위해서 반드시 보정되어야할 부분이다. 본 연구에서는 유리섬유/에폭시 복합재와 카본섬유/에폭시 복합재로 구성된 비대칭 하이브리드 복합재를 경화사이클, 적층두께, 적층방법 등 다양한 조건을 적용하여 제작하고 3차원 좌표측정기를 이용하여 스프링 백을 측정하였다. 또한 고전 적층판 이론(CLT)과 유한요소해석(ANSYS)으로 스프링백을 예측하고 실험결과와 비교하였다. 고전 적층판 이론과 유한요소해석으로 예측된 스프링 백은 실험 결과와 잘 일치하였으며, 성형온도가 낮을수록 스프링 백이 감소되는 경향을 보임을 확인하였으나 근원적으로 스프링 백이 제거되지는 않았다.
To stop a high speed train running at the speed of 300 km/h, the disc brake for the train should be able to dissipate enormous kinetic energy of the train into frictional heat energy. Sintered pin-type metals are mostly used for friction materials of high speed brake pads. A pad comprises several friction pins, and the topology, length, flexibility, composition, etc. have a great influence on the tribological properties of the disc brake. In this study, the topology of the friction pins in a pad was our main concern. We presented the optimization of the topology of a railcar brake pad with nine-pin-type friction materials by thermo-mechanical contact analysis. We modeled the brake pad with/without a back plate. To simulate a continuous braking, the pad or friction materials were rotated at constant velocity on the friction surface of the disc. We varied the positions of the nine friction materials to compare the temperature distributions on the disc surface. In a non-optimized brake pad, the distance between two neighboring friction materials in the radial direction from the rotational center of the disc was not equal. In an optimized pad, the distance between two neighboring friction materials in the radial direction was equal. The temperature distribution on the disc surface fluctuated more for the former than the latter. Optimizing the pad reduced the maximum temperature of the brake disc by more than 10%.
This paper presents the development of new anisotropic conductive adhesives with enhanced thermal conductivity for the wide use of adhesive flip chip technology with improved reliability under high current density condition. The continuing downscaling of structural profiles and increase in inter-connection density in flip chip packaging using ACAs has given rise to reliability problem under high current density. In detail, as the bump size is reduced, the current density through bump is also increased. This increased current density also causes new failure mechanism such as interface degradation due to inter-metallic compound formation and adhesive swelling due to high current stressing, especially in high current density interconnection, in which high junction temperature enhances such failure mechanism. Therefore, it is necessary for the ACA to become thermal transfer medium to improve the lifetime of ACA flip chip joint under high current stressing condition. We developed thermally conductive ACA of 0.63 W/m$\cdot$K thermal conductivity using the formulation incorporating $5 {\mu}m$ Ni and $0.2{\mu}m$ SiC-filled epoxy-bated binder system to achieve acceptable viscosity, curing property, and other thermo-mechanical properties such as low CTE and high modulus. The current carrying capability of ACA flip chip joints was improved up to 6.7 A by use of thermally conductive ACA compared to conventional ACA. Electrical reliability of thermally conductive ACA flip chip joint under current stressing condition was also improved showing stable electrical conductivity of flip chip joints. The high current carrying capability and improved electrical reliability of thermally conductive ACA flip chip joint under current stressing test is mainly due to the effective heat dissipation by thermally conductive adhesive around Au stud bumps/ACA/PCB pads structure.
