Suppression of Gate Oxide Degradation for MOS Devices Using Deuterium Ion Implantation Method

  • This paper introduces a new method regarding deuterium incorporation in the gate dielectric including deuterium implantation and post-annealing at the back-end-of-the process line. The control device and the deuterium furnace-annealed device were also prepared for comparison with the implanted device. It was observed that deuterium implantation at a light dose of $1{\times}10^{12}-1{\times}10^{14}/cm^2$ at 30 keV reduced hot-carrier injection (HCI) degradation and negative bias temperature instability (NBTI) within our device structure due to the reduction in oxide charge and interface trap. Deuterium implantation provides a possible solution to enhance the bulk and interface reliabilities of the gate oxide under the electrical stress.

  • In this study we present a vibration controller for articulated robots that has flexible joints modeled as a 2-mass system. Most of articulated robots have time varying load inertias for each axis according to its motion. Moreover, the inertias vary drastically; for the base axis of articulated robots it may vary about 10 times of its minimum value. But, for industrial robots and many mechatronic devices, it is desirable to maintain control performance in spite of load inertia variation. So we propose a control gain adjustment rule considering the time-varying nature of load inertia. In this gain-adjusting algorithm, the pole locations are in proportion to the anti-resonance frequency of the 2-mass system. The simulation and experimental results show uniform properties in overshoot in spite of the variation of load.

Effect of Chaos and Instability of Brillouin-Active Fiber Based on Optical Communication Networks

  • In this paper the effect of instability and chaos in optical fiber networks based on the Internet is described. Nonlinear optical fiber effect especially Brillouin scattering in networks has emerged as the essential means for the construction of active optical devices used for all-optic in-line switching, channel selection, amplification, oscillation in optical communications and a host of other applications. The inherent optical feedback by the back-scattered Stokes wave in optical networks also leads to instabilities in the form of optical chaos. This paradigm of optical chaos in fiber Internet serves as a test for fundamental study of chaos and its suppression and exploitation in practical application in optical fiber communication. This paper attempts to present a survey and some of our research findings on the nature of Brillouin chaotic effect on Internet based optical communication.

  • This paper deals with the experimental assessment of the vibration suppression of the smart structures. First. we have presented a new high-speed active control system using the DSP320C6713 microprocessor. A peripheral system developed is composed of a data acquisition system, N/D and D/A converters, piezoelectric (PZT) actuator/sensors, and drivers for fast data processing. Next, we have tested the processing time of the peripheral devices, and provided the corresponding test results. Since fast data processing is very important in the active vibration control of the structures, we have focused on achieving the fast loop times of the control system. Finally, numerous experiments were carried out on the aluminum plate to validate the superior performance of the vibration control system at different control loop times.

Dynamic Range Improvement of IM-DD Optical Link using Dual-Wavelength Dual-Parallel Modulation

  • In this paper, we present an incoherent dual-parallel modulation linearized optical link employing two different optical wavelengths. Comparing with previous dual-parallel modulation, this linearization method prevents the recreation of distortion products and can be readily implemented. Furthermore, a dual-wavelength dual-parallel modulation linearized optical link constructed with the commercially available devices is experimentally demonstrated with a spurious-free dynamic range of $122.5dB.Hz^{4/5}$. More than 25 dB suppression of the intermodulation distortion, 15.6 dB improvement of spurious-free dynamic range and 1.5 dB improvement of compression dynamic range are achieved after linearization.

  • Active damping system is generally used for the vibration suppression and precise motion control for the flexible structure. This application can be easily found on the space structure and driving mechanism of optical storage devices. Although a control system using the flexible structure has many advantages over using rigid mechanism in driving energy saving, system weights, and etc., more complex and precise control strategies are required. A position control system using flexible structure and the concept of active damper is designed and manufactured, which is driven by slide DC motor and moving coil motor located at the tip of the flexible beam. Dynamic characteristics of this system are investigated by analytic and experimental ways. By the comparison of those two results, a nominal reference model for this system is proposed.

High Performance Thin-Film Transistors Based on Zinc Oxynitride Semiconductors: Experimental and First-Principles Studies

  • The properties of zinc oxynitride semiconductors and their associated thin film transistors are studied. Reactively sputtered zinc oxynitride films exhibit n-type conduction, and nitrogen-rich compositions result in relatively high electron mobility. Nitrogen vacancies are anticipated to act as shallow electron donors, as their calculated formation energy is lowest among the possible types of point defects. The carrier density can be reduced by substituting zinc with metals such as gallium or aluminum, which form stronger bonds with nitrogen than zinc does. The electrical properties of gallium-doped zinc oxynitride thin films and their respective devices demonstrate the carrier suppression effect accordingly.

  • The use of electronic power unit essentially result in serious problems by harmonics. To reduce the effect by harmonics, we propose passive filter system which can control each harmonic filters individually. So, additional devices to detect and analyze harmonics were installed to filter system. According to measured data in the field, we calculated the values of filter components and verified them by computer simulation. After installation of filter system in the field, we could reduce harmonics and improve power factor.
