텍스쳐링을 이용한 결정질 실리콘 태양전지의 표면 반사율 감소에 대한 연구 (Investigation of texturing to reduce surface reflectance of crystalline silicon solar cells)

  • 표면 수정에 의한 결정질 실리콘 태양전지의 표면 반사율의 감소는 실리콘 태양전지에 있어서 가장 중요한 문제들 중 하나다. 결정질 실리콘 기판 표면에 텍스쳐링을 이용하여 반사방지막을 형성하는 것은 태양전지의 표면 반사율을 줄이는 측면에서 주목할 만한 것이다. 이 논문에서는 단결정 실리콘과 다결정 실리콘에 텍스쳐링을 이용하여 표면 반사율을 감소할 수 있는 방안에 대해서 연구한다.

열산화법에 의한 phosphorus 에미터 pile-up (Pile-up of phosphorus emitters using thermal oxidation)

  • Phosphorus is known to pile-up at the silicon surface when it is thermally oxidized. A thin layer, about 40nm thick from the silicon surface, is created containing more phosphorus than the bulk of the emitter. This layer has a gaussian profile with the peak at the surface of the silicon. In this study the pile-up effect was studied if this layer can act as a front surface field for solar cells. The effect was also tested if its high dose of phosphorus at the silicon surface can lower the contact resistance with the front metal contact. P-type wafers were first doped with phosphorus to create an n-type emitter. The doping was done using either a furnace or ion implantation. The wafers were then oxidized using dry thermal oxidation. The effect of the pile-up as a front surface field was checked by measuring the minority carrier lifetime using a QSSPC. The contact resistance of the wafers were also measured to see if the pile-up effect can lower the series resistance.

고품질 polysilicon/tunneling oxide 기반의 에미터 형성 공정에서의 Auger 재결합 조절 연구 (Study on Auger Recombination Control using Barrier SiO2 in High-Quality Polysilicon/Tunneling oxide based Emitter Formation)

  • Passivating contacts are a promising technology for achieving high efficiency Si solar cells by reducing direct metal/Si contact. Among them, a polysilicon (poly-Si) based passivating contact solar cells achieve high passivation quality through a tunnel oxide (SiOx) and poly-Si. In poly-Si/SiOx based solar cells, the passivation quality depends on the amount of dopant in-diffused into the bulk-Si. Therefore, our study fabricated cells by inserting silicon oxide (SiO2) as a doping barrier before doping and analyzed the barrier effect of SiO2. In the experiments, p+ poly-Si was formed using spin on dopant (SOD) method, and samples ware fabricated by controlling formation conditions such as existence of doping barrier and poly-Si thickness. Completed samples were measured using quasi steady state photoconductance (QSSPC). Based on these results, it was confirmed that possibility of achieving high Voc by inserting a doping barrier even with thin poly-Si. In conclusion, an improvement in implied Voc of up to approximately 20 mV was achieved compared to results with thicker poly-Si results.

  • As an activity of building Korean Space Weather Prediction Center (KSWPC), we has studied of radiation effect on the spacecraft components. High energy charged particles trapped by geomagnetic field in the region named Van Allen Belt can move to low altitude along magnetic field and threaten even low altitude spacecraft. Space Radiation can cause equipment failures and on occasions can even destroy operations of satellites in orbit. Sun sensors aboard Science and Technology Satellite (STSAT-1) was designed to detect sun light with silicon solar cells which performance was degraded during satellite operation. In this study, we try to identify which particle contribute to the solar cell degradation with ground based radiation facilities. We measured the short circuit current after bombarding electrons and protons on the solar cells same as STSAT-1 sun sensors. Also we estimated particle flux on the STSAT-1 orbit with analyzing NOAA POES particle data. Our result clearly shows STSAT-1 solar cell degradation was caused by energetic protons which energy is about 700 keV to 1.5 MeV. Our result can be applied to estimate solar cell conditions of other satellites.

Hole Selective Contacts: A Brief Overview

  • Carrier selective solar cell structure has allured curiosity of photovoltaic researchers due to the use of wide band gap transition metal oxide (TMO). Distinctive p/n-type character, broad range of work functions (2 to 7 eV) and risk free fabrication of TMO has evolved new concept of heterojunction intrinsic thin layer (HIT) solar cell employing carrier selective layers such as $MoO_x$, $WO_x$, $V_2O_5$ and $TiO_2$ replacing the doped a-Si layers on either front side or back side. The p/n-doped hydrogenated amorphous silicon (a-Si:H) layers are deposited by Plasma-Enhanced Chemical Vapor Deposition (PECVD), which includes the flammable and toxic boron/phosphorous gas precursors. Due to this, carrier selective TMO is gaining popularity as analternative risk-free material in place of conventional a-Si:H. In this work hole selective materials such as $MoO_x$, $WO_x$ and $V_2O_5$has been investigated. Recently $MoO_x$, $WO_x$ & $V_2O_5$ hetero-structures showed conversion efficiency of 22.5%, 12.6% & 15.7% respectively at temperature below $200^{\circ}C$. In this work a concise review on few important aspects of the hole selective material solar cell such as historical developments, device structure, fabrication, factors effecting cell performance and dependency on temperature has been reported.

4점굽힘시험법을 이용한 함몰전극형 Si 태양전지의 무전해 Ni-P 전극 계면 접착력 평가 (Interfacial Adhesion Energy of Ni-P Electroless-plating Contact for Buried Contact Silicon Solar Cell using 4-point Bending Test System)

  • 고효율, 저가격의 태양전지를 위해 습식공정 중 하나인 Ni-P 무전해 도금을 이용한 실리콘 태양전지 웨이퍼를 열처리에 따른 4점굽힘시험을 통해 정량적인 계면 접착에너지를 평가하였다. 실험 결과 실리콘 태양전지 웨이퍼와 Ni-P 박막 사이의 계면접착에너지는 $14.83{\pm}0.76J/m^2$이며, 후속 열처리에 따른 실리콘 태양전지 웨이퍼와 Ni-P 무전해 도금은 $300^{\circ}C$ 처리 시 $12.33{\pm}1.16J/m^2$, $600^{\circ}C$ 처리 시 $10.83{\pm}0.42J/m^2$로써 전반적으로 높은 계면접착에너지를 가지나 열처리 온도가 증가할수록 계면접착에너지가 서서히 감소하였다. 4점굽힘시험 후 박리된 파면의 미세구조를 관찰 및 분석하여 내부의 파괴경로를 확인하였으며, X-선 광전자 분광법을 통하여 표면화학 결합상태를 분석한 결과 열처리 시 Ni-O와 Si-O 형태의 결합이 존재하여 약한 계면을 형성하기 때문인 것으로 판단된다.

결정입계 영향을 줄인 새로운 구조의 다결정 실리콘 모양전지에 관한 연구 (A Study on Poly-Si Solar Cell of Novel Structure with the Reduced Effects of Grain Boundaries)

  • This paper deals with a novel structure of poly-Si solar cell. A solar cell conversion efficiency was degraded by grain boundary effect in Polycrystalline silicon. To reduce grain boundary effect, we performed a preferential grain boundary etching, $POCl_3$ n-type emitter doping, and then ITO film growth on poly-Si. Among the various preferential etchants, Schimmel etch solution exhibited the best result having grain boundary etch depth about $10{\mu}m$. RF magnetron sputter grown ITO films showed a low resistivity of $10^{-4}\Omega-cm$ and high transmittance of 85%. With well fabricated poly-Si solar cells. we were able to achieve as high as 15% conversion efficiency at the input power of 20mW/$cm^2$.

A Simulated Study of Silicon Solar Cell Power Output as a Function of Minority-Carrier Recombination Lifetime and Substrate Thickness

  • In photovoltaic power generation where minority carrier generation via light absorption is competing against minority carrier recombination, the substrate thickness and material quality are interdependent, and appropriate combination of the two variables is important in obtaining the maximum output power generation. Medici, a two-dimensional semiconductor device simulation tool, is used to investigate the interdependency in relation to the maximum power output in front-lit Si solar cells. Qualitatively, the results indicate that a high quality substrate must be thick and that a low quality substrate must be thin in order to achieve the maximum power generation in the respective materials. The dividing point is $70{\mu}m/5{\times}10^{-6}sec$. That is, for materials with a minority carrier recombination lifetime longer than $5{\times}10^{-6}sec$, the substrate must be thicker than $70{\mu}m$, while for materials with a lifetime shorter than $5{\times}10^{-6}sec$, the substrate must be thinner than $70{\mu}m$. In substrate fabrication, the thinner the wafer, the lower the cost of material, but the higher the cost of wafer fabrication. Thus, the optimum thickness/lifetime combinations are defined in this study along with the substrate cost considerations as part of the factors to be considered in material selection.

표면냉각을 통한 PV 모듈의 출력 향상에 관한 연구 (Improving the power of PV module by a surface cooling system)

  • This study was conducted to improve the power of PV module using a surface cooling system One of the unique characteristics of PV module is power drop as a module surface temperature increases due to the characteristics of crystalline silicon used in a solar cell. To overcome the output power reduction by temperature effect, module surface cooling using water circulation was performed. By cooling effect, module surface temperature drops maximally $20.3^{\circ}C$ predicting more than 10% power enhancement. Maximum deviation of voltage and current between a control and cooled module differed by 5.1 V and O.9A respectively. The maximum power enhancement by cooling system was 12.4% compared with a control module. In addition, cooling system can wash the module surface by water circulation so that extra power up of PV module can be achieved by removing particles on the surface which interfere solar radiation on the cells. Cooling system, besides, can reduce the maintenance cost and prevent accidents as a safety precaution while cleaning works. This system can be applied to the existing photovoltaic power generation facilities without any difficulties as well.

스핀 도핑을 이용한 단결정 실리콘 태양전지 확산 공정 최적화 (Optimizing of Diffusion Condition in Spin on Doping for c-Si Solar Cell)

  • Rapid thermal processing (RTP) abruptly decreases the time required to perform solar cell processes. RTP were used to form emitter of crystalline silicon solar cells. The emitter sheet resistance is studied as a function of time and temperature. The objective of this study is reduction of doping process time with same performance. Emitter difRapid thermal dfusion was carried out by using a spin on doping and a RTP. iffusion was performed in the temperature range of $700{\sim}750^{\circ}C$ for 1m 30s~15 m. Thermal budgets yielded a $50{\Omega}/sq$ emitter using a P509 source. To reduce process time and get high efficiency, rapid thermal diffusion by IR lamp was employed in air atmosphere at $700^{\circ}C$ for 15 m.
