B2O3-P2O5-SiO2 계 박막유리의 화학증착 및 물성에 관한 연구 (A Study on the Chemical Vapor Deposition of BPSG and its Thin Film Properties)

  • The CVD process of BPSG (BoroPhosphoSilicate Glass) and its thin film properties were studied. B2H6, PH3, SiH4 and O2 gases were reacted in a AP (Atmospheric Pressure) CVD system in the temperature range of 300℃ and 460℃. The interaction of B2H6 and PH3 was studied from the deposition rate and dopant incorporation change point of view. The dependency of BPSG step coverage on the temperature was changed with different O2/(B2H6+PH3+SiH4) ratio. Finally, the boundary which distinguishes the stable BPSG's from the ones that react with Di (Deionized) water or cleaning chemicals such as H2SO4, HCl, H2O2, NH4OH etc could be defined.

A Study on the Fluorine Effect of Direct Contact Process in High-Doped Boron Phosphorus Silicate Glass (BPSG)

  • The effect of fluorine ions, which can be reacted with boron in high-doped BPSG, is investigated on the contact sidewall wiggling profile in semiconductor process. In the semiconductor device, there are many contacts on $p^+/n^+$ source and drain region. However these types of wiggling profile is only observed at the $n^+$ contact region. As a result, we find that the type of plug implantation dopant can affect the sidewall wiggling profile of contact. By optimizing the proper fluorine gas flow rate, both the straight sidewall profile and the desired electrical characteristics can be obtained. In this paper, we propose a fundamental approach to improve the contact sidewall wiggling profile phenomena, which mostly appear in high-doped BPSG on next-generation DRAM products.

  • 결손된 치질과 변색된 법랑질을 수복하기 위해 많은 재료와 술식이 개발되어왔다. 즉 silicate cement, PMMA resin, BISGMA composite resin, glass ionomer cement, porcelain등이 이용되어 왔으나 이것들은 biocompatible하지 않아 이상적인 재료는 아니다. 따라서 인간의 결손된 enamel을 수복할 수 있는 새로운 생역학적인 재료가 필요하게 되었다. 필자는 최근 관심의 대상이 되고 있는 porcelain laminate veneer system(층상 도재 전장관)에 관하여 문헌을 중심으로 고찰해 보고자 한다(국내에서는 장완식 교수께서 1987년 6월10일 보철학교실 세미나에서 video tape를 통해 소개한바 있음). 여기서는 Hobo, Iwata(1985)등이 소개한 castable apatite ceramic material을 이용한 laminate veneer술식에 관해 기술하고 내화성 모형(refractory cast)을 이용한 laminate술식과 비교 기술하고자 한다.

Transfer Mold 법에 의한 전계 에미터 어레이 제작 및 특성

  • 전계 에미터 어레이(FEA)는 진공에서 전계률 인가하여 전극으로부터 전자률 방출시키는 전자원으로서, 마이크로파 소자 및 명판 디스플레이, 센서 둥에 이용된다 .. Transfer Mold 법 은 뾰족한 에미터 립과 게이트 절연막 및 게이트 전극 충올 형성한 후 유리와 같은 기판에 이전 시키는 방법으로, 이러한 방법은 Mold 형태 위에 코탱 충의 두께 조절과, 게이트와 립 높이 조절이 가능하며, 그리고 유리 기판 위에 접착하여 대면적의 평판 디스플레이를 제작 할 수 었다는 장점이 있다[1,2]. 본 연구에서는 일반적으로 사용되는 실리콘 기판올 습식 식 각하여 Mold률 제작하는 방법 대선에, 측벽 스페이스 구조률 이용한 새로운 방법의 Mold 형태률 이용하여 게이트률 가진 에마터 립올 제작하였다. 먼저 실리콘 기판 위에 산화막올 증착하고 그 위에 게이트 전극파 게이트 절연막을 LPCVD 방법으로 증착하여 구명 형태로 패터닝 한 후, BPSG(Boro Phospher Silicate Glass) 박막올 증착하여 고온에서 훌러 내려 뾰족한 형태의 주형(Mold)률 제작한 후 TiN율 증착하여 정전 접합(an여ic bon벼ng)이나 레 진(resine)둥으로 유리률 접합한 후 KOH 용액으로 실리콘 기판옵 뒷면부터 식각해 낸다. 그 다옴, 립과 게이트 위에 있는 절연막올 제거한 후 뾰족한 전계 에미터 어레이륭 제조하 였다. 자세한 제조 공정 및 제작된 에미터 립의 특성은 학회에서 발표될 예정이다.

혼합재 및 입도에 따른 경량기포콘크리트의 강도특성 개선 (Improvement of Strength in ALC using Admixtures and Grain Size)

  • Recently, the use of ALC has became increasingly popular. ALC is a unique building material. Because of its cellular nature, it is lightweight, self-insulating, sound and fireproof, as well as insect and mold resistant. Furthermore, ALC is free of VOCs and various fibers associated with wood and glass wool construction. However, ALC have high water absorption, low compressive strength and popout the origin of the low surface strength in its properties. These properties make troubles under construction such as cracking and popout. Thus, this study is to improve the fundamental strength by controls of increasing of admixtures, and grain size. Admixtures make use of metakaolin, silica fume, sodium silicate and sodium hydroxide. From the test result, the ALC using admixture have a good fundamental properties compared with plain specimen. Compressive strength, specific strength and abrasion's ratio were improved depending on increasing admixtures ratio's, and grain size.

Y2O3-AlN 미량첨가 질화규소의 열간가압소결 (Hot-Pressing of Silicon Nitride Containing Low Amounts of $Y_2O_3$ and AlN)

  • Partially stabilized alpha-sialon composition (X=0.1) powder was hot-pressed at 1800~200$0^{\circ}C$ for 0~90 min with 30 MPa. Sintering behavior, phase changes and mechanical properties for the specimens were studied. As sintering temperature was raised from 1800 to 190$0^{\circ}C$, the relative density tended to increase and reached 99% of theoretical at 190$0^{\circ}C$. However the amount of alpha-sialon decreased because alpha-sialon transformed to beta-Si3N4 and yttrium rich silicate glass. In the case of hot-pressing at 190$0^{\circ}C$ for various times, densification increased with sintering time and full densification above 99% of theoretical was attained by 30 min. The amount of alpha-sialon decreased with sintering time. The maximum strength of 825 MPa was obtained by hot-pressing at 190$0^{\circ}C$ for 60 min.

Synthesis and Dispersion Stabilization of Indium Tin Oxide Nanopowders by Coprecipitation and Sol-Gel Method for Transparent and Conductive Films

  • Indium tin oxide (ITO) nanopowders were synthesized by coprecipitation and the sol-gel method to prepare a stable dispersion of ITO nano-colloid for antistatic coating of a display panel. The colloidal dispersions were prepared by attrition process with a vibratory milling apparatus using a suitable dispersant in organic solvent. The ITO coating solution was spin-coated on a glass panel followed by the deposition of partially hydrolyzed alkyl silicate as an over-coat layer. The double-layered coating films were characterized by measuring the sheet resistance and reflectance spectrum for antistatic and antireflective properties.

The Effect of Processing Variables on Structural Changes and Optical Properties of $SiO_2-TiO_2$ Sol-Gel Derived Films

  • The structural evolution during the thermal treatment of $70SiO_2-3OTiO_2(mole%)$ sol-gel derived powders and films was investigated by FT-IR, Raman and XPS, and XRD. From these results, the $TiO_2-rich$ regions involving $Ti^{4+}$ ions in octahedral coordination were confirmed to be amorphous at $600^{\circ}C$. However, Raman spectra along with XRD patterns indicated that at high temperature (above $700^{\circ}C)$, the amorphous $TiO_2was$ segregating to form anatase crystal. Also, the effect of experimental variables such as thermal treatment, heating rate and exposure to water vapor on structural changes, refractive index and thickness of the film coated on sodalime-silicate glass were investigated.

Preparation and Characterization of Sol-Gel Derived $SiO_2-TiO_2$ -PDMS Composite Films

  • Thin films of the SiO2-TiO2-PDMS composite material have been prepared by the sol-gel dip coating method. Acid catalyzed solutions of tetraethoxy silane (TEOS) and polydimethyl siloxane (PDMS) mixed with titanium isopropoxide Ti(OiPr) were used as precursors. The optical and structural properties of the organically modified 70SiO2-30TiO2 composite films have been investigated with Fourier Transform Infrared Spectroscopy (FT-IR), UV-Visible Spectroscopy (UV-Vis), Differential Thermal Analysis (DTA) and prism coupling technique. The films coated on the soda-lime-silicate glass exhibit 450-750 nm thickness, 1.56-1.68 refractive index and 88-94% transmittance depending on the experimental parameters such as amount of PDMS, thermal treatment and heating rate. The optical loss of prepared composite film was measured to be about 0.34 dB/cm.

염화염을 제올라이트와 SAP로 처리한 고화체의 특성연구 (A Study on Wasteform Properties of Spent Salt Treated with Zeolite and SAP)

  • 본 연구에서는 전해환원공정에서 발생하는 폐용융염에서 LiCl을 재활용하기 위해 핵종제거 물질로 제올라이트를 사용할 때, 발생하는 폐제올라이트와 여기에 흡착된 유리염을 고감용으로 고화하는 경우의 고화체특성을 살폈다. 주종 핵종인 Cs의 침출속도는 붕규산유리보다는 석회유리로 고화한 경우, SAP과의 반응비와 유리의 첨가량을 변화시켜도 그 값은 1/10 정도로 낮았으며 그 범위는 0.1에서 $0.01g/m^2d$이었다. 한편으로 Sr의 침출속도는 유리의 종류와 첨가량변화에 크게 지배를 받지 않으며 Cs보다 훨씬 낮은 0.001에서 $0.0001g/m^2d$이었다. 그리고 압축강도는 유리의 함량이 증가할수록 감소하였고, 열팽창율은 어떤 온도에서도 유리를 30% 함유한 것이 가장 적게 나타났다. 한편으로 이 고화체들의 용융온도는 약 $1,100^{\circ}C$로서 유리의 함량이 증가하면 약간씩 높아졌다.
