고온 화학센서용 다결정 3C-SiC 쇼트키 다이오드 제작과 그 특성 (Fabrication and characteristics of polycrystalline 3C-SiCSchottky diodes for high temperature chemical sensors)

  • This paper describes the fabrication of a Pd/poly 3C-SiC Schottky diode and its characteristics, in which the poly 3C-SiC layer and Pd Schottky contact were deposited by using APCVD and sputter, respectively. Crystalline quality, uniformity, and preferred orientations of the Pd thin film were evaluated by SEM and XRD, respectively. Pd/poly 3C-SiC schottky diodes were fabricated and characterized by I-V and C-V measurements. Its electric current density Js and barrier height voltage were measured as $2{\times}10^{-3}A/cm^2$ and 0.58 eV, respectively. These devices were operated until about $400^{\circ}C$. Therefore, from these results, Pd/poly 3C-SiC Schottky devices have very high potential for high temperature chemical sensor applications.

열형 마이크로센서용 백금박막형 미세발열체의 제작과 그 특성 (Fabrication of Pt Thin-film Type Microheater for Thermal Microsensors and Its Characteristics)

  • The physical and electrical characteristics of MgO and Pt thin-films on it deposited by reactive sputtering and rf magnetron sputtering respectively were analyzed with annealing temperature and time by four point probe SEM and XRD. Under annealing conditions of 100$0^{\circ}C$ and 2 hr, MgO thin-film had the properties of improving Pt adhesion to SiO$_2$and insulation without chemical reaction to Pt thin-film and the sheet resistivity and the resistivity of Pt thin-film deposited on it were 0.1288 Ω/ and 12.88 $\mu$$\Omega$.cm respectively. We made Pt resistance pattern on SiO$_2$/Si substrate by life-off method and fabricated Pt thin-film type microheater for thermal microsensors by Pt-wire Pt-paste and SOG(spin-on-glass). In the temperature range of 25~40$0^{\circ}C$ we estimated TCR(temperature coefficient of resistance) and resistance ratio of thin-film type Pt-RTD(resistance thermometer device). We obtained TCR value of 3927 ppm/$^{\circ}C$ close to the bulk Pt value. Resistance values were varied linearly within the range of the measurement temperature. The thermal characteristics of fabricated thin-films type Pt micorheater were analyzed with Pt-RTD integrated on the same substrate. The heating temperature of Pt microheater could be up to 40$0^{\circ}C$ with 1.5 watts of the heating power.

기판온도가 Nb2O5/SiO2 버퍼층위에 증착한 ITO 박막의 광학적 및 전기적 특성에 미치는 영향 (Effect of Substrate Temperature on the Optical and Electrical Properties of ITO Thin Films deposited on Nb2O5/SiO2 Buffer Layer)

  • 본 연구에서는 $Nb_2O_5/SiO_2$ 두개의 버퍼층위에 기판온도 (상온~$400^{\circ}C$) 에 따른 ITO 박막을 DC 마그네트론 스퍼터링 법으로 증착하여 전기적 및 광학적 특성을 조사하였다. 기판온도가 상승함에 따라 그레인 크기 증가에 기인한 결정성 향상 때문에 비저항이 낮아지는 경향을 나타내었다. 기판온도 $400^{\circ}C$ 에서 증착한 ITO 박막이 $3.03{\times}10^{-4}{\Omega}{\cdot}cm$ 의 비저항과 $86.6{\Omega}/sq.$의 면저항으로 가장 우수한 값을 나타내었다. 광학적 특성을 측정한 결과, 기판온도가 상승함에 따라 가시광 영역 (400~800nm) 에서의 평균 투과도는 증가하였으며 색도 ($b^*$) 값은 감소하였다. $400^{\circ}C$에서 증착한 ITO 박막의 평균 투과도와 색도 ($b^*$) 는 85.8% 와 2.13 으로 버퍼층이 삽입되지 않은 ITO 박막의 82.8% 와 4.56 에 비해 상당히 향상된 결과를 나타내었다. 이를 통해 $Nb_2O_5/SiO_2$ 두개의 버퍼층을 도입한 ITO 박막은 인덱스 매칭 효과로 인해 투과도 및 색도 ($b^*$) 등의 광학적 특성이 현저히 향상되었음을 확인할 수 있었다.

  • In this paper, we present the fabrication and the characteristic analysis of sequential lateral solidification(SLS) poly-Si thin film transistors(TFT's) with molybdenum gate for active matrix liquid displays (AMLCD's) pixel controlling devices. The molybdenum gate is applied for the purpose of low temperature processing. The maximum processing temperature is 55$0^{\circ}C$ at the dopant thermal annealing step. The SLS processed poly-Si film which is reduced grain and grain boundary effect, is applied for the purpose of electrical characteristics improvements of poly-Si TFT's. The fabricated low temperature SLS poly-Si TFT's had a varying the channel length and width from 10${\mu}{\textrm}{m}$ to 2${\mu}{\textrm}{m}$. And to analyze these devices, extract electrical characteristic parameters (field effect mobility, threshold voltage, subthreshold slope, on off current etc) from current-voltage transfer characteristics curve. The extract electrical characteristic of fabricated low temperature SLS poly-Si TFT's showed the mobility of 100~400cm$^2$/Vs, the off current of about 100pA, and the on/off current ratio of about $10^7$. Also, we observed that the change of grain boundary according to varying channel length is dominant for the change of electrical characteristics more than the change of grain boundary according to varying channel width. Hereby, we comprehend well the characteristics of SLS processed poly-Si TFT's witch is recrystallized to channel length direction.

  • Highly efficient hydrogenated nanocrystalline silicon (nc-Si:H) thin-film solar cells were prepared on flexible stainless steel substrates using plasma-enhanced chemical vapor deposition. To enhance the performance of solar cells, material properties of back reflectors, n-doped seed layers and wide bandgap nc-SiC:H window layers were optimized. The light scattering efficiency of Ag back reflectors was improved by increasing the surface roughness of the films deposited at elevated substrate temperatures. Using the n-doped seed layers with high crystallinity, the initial crystal growth of intrinsic nc-Si:H absorber layers was improved, resulting in the elimination of the defect-dense amorphous regions at the n/i interfaces. The nc-SiC:H window layers with high bandgap over 2.2 eV were deposited under high hydrogen dilution conditions. The vertical current flow of the films was enhanced by the formation of Si nanocrystallites in the amorphous SiC:H matrix. Under optimized conditions, a high conversion efficiency of 9.13% ($V_{oc}=0.52$, $J_{sc}=25.45mA/cm^2$, FF = 0.69) was achieved for the flexible nc-Si:H thin-film solar cells.

SCT 세라믹 박막의 열처리온도 특성 (Properties with Annealing Temperature of SCT Ceramic Thin Film)

  • The $(Sr_{0.9}Ca_{0.1})TiO_3$(SCT) thin films are deposited on Pt-coated electrode (Pt/TiN/$SiO_2$/Si) using RF sputtering method. The maximum dielectric constant of SCT thin film is obtained by annealing at $600[^{\circ}C]$. The temperature properties of the dielectric loss have a value within 0.02 in temperature ranges of $-80{\sim}+90[^{\circ}C]$. The capacitance characteristics had a stable value within ${\pm}4[%]$. The drastic decrease of dielectric constant and increase of dielectric loss in SCT thin films is observed above 200[kHz].

자연 산화막과 엑시머 레이저를 이용한 Poly-Si/a-Si 이중 박막 다결정 실리콘 박막 트랜지스터 (Poly-Si Thin Film Transistor with poly-Si/a-Si Double Active Layer Fabricated by Employing Native Oxide and Excimer Laser Annealing)

  • We propose a simple method to control the crystallization depth of amorphous silicon (a-Si) deposited by PECVD or LPCVD during the excimer laser annealing (ELA). Employing the new method, we have formed poly-Si/a-Si double film and fabricated a new poly-Si TFT with vertical a-Si offsets between the poly-Si channel and the source/drain of TFT without any additional photo-lithography process. The maximum leakage current of the new poly-Si TFT decreased about 80% due to the highly resistive vertical a-Si offsets which reduce the peak electric field in drain depletion region and suppress electron-hole pair generation. In ON state, current flows spreading down through broad a-Si cross-section in the vertical a-Si offsets and the current density in the drain depletion region where large electric field is applied is reduced. The stability of poly-Si TFT has been improved noticeably by suppressing trap state generation in drain region which is caused by high current density and large electric field. For example, ON current of the new TFT decreased only 7% at a stress condition where ON current of conventional TFT decreased 89%.

무반사 렌즈용 다층박막의 광학적 구조 및 광투과 특성 (Optical Structures of Multilayer Coatings of Antireflection Lenses and their Transmission Characteristics)

  • 국내 민수용으로 유통되고 있는 20여종의 무반사 안경렌즈들을 선정하여 광학적 특성을 분석하였다. 분광광도계를 사용하여 측정한 반사특성과 투과특성을 렌즈의 굴절력, 각 무반사층들 및 렌즈기층에 의한 영향과 연결시켜 분석하였다. 흡수단 근방에서의 겉보기 흡수스펙트럼은 기층물질에 따라 결정되며 400-700nm의 파장대역에서 대부분의 시료들의 겉보기 흡수스펙트럼과 반사스펙트럼은 강한 양의 상관관계를 보여준다. 예외적으로 기층에 의한 흡수가 큰 렌즈들은 상관관계가 약해지며 이와 같은 기층에 의한 흡수는 무반사 특성에 부정적인 효과를 가진다. 또한 국내에서 제작되는 $SiO_2/TiO_2/SiO_2/ZrO_2/Cr$ 다층박막층을 c-Si 기층위에 성장시키면서 각 단계별로 ex-situ 분광타원해석법으로 분석하여 $TiO_2$ 박막과 $ZrO_2$ 박막의 조밀도가 80% 정도에 불과하며 박막이 두꺼원 짐에 따라 박막에 수직한 방향으로 균일하지 않음을 확인하였다. 마지막으로 실시간, in-suti 측정을 바탕으로하여 엄밀한 사양이 요구되는 다층박막, 초격자박막 등을 재현성있게 성장시킬 수 있는 가능성에 대해 토의하였다.
