3차원 소자를 위한 개선된 소오스/드레인 접촉기술

  • CMOS 축소화가 32nm node를 넘어서 지속적으로 진행되기 위하여 FinFET, Surround Gate and Tri-Gate와 같은 Fully Depleted 3-Dimensional 소자들이 SCE를 다루기 위해서 많이 제안되어 왔다. 하지만 소자의 축소화를 진행함에 있어서 좁고 균일한 patterning을 형성하는 것과 동시에 낮은 Extension Region과 Contact Region에서의 Series Resistance을 제공하여야 하고 Source/Drain Contact Formation을 확보하여야 한다. 그리고 소자의 축소화가 진행됨으로써 Silicide의 응집현상과 Source/Drain Junction의 누설전류에 대한 허용범위가 점점 엄격해지고 있다. ITRS 2005에 따르면 32nm CMOS에서는 Contact Resistivity가 대략 $2{\times}10-8{\Omega}cm2$이 요구되고 있다. 또한 Three Dimensional 소자에서는 Fin Corner Effect가 Channel Region뿐만 아니라 S/D Region에서도 중대한 영향을 미치게 된다. 따라서 본 논문에서 제시하는 Novel S/D Contact Formation 기술을 이용하여 Self-Aligned Dual/Single Metal Contact을 이루어Patterning에 대한 문제점 해결과 축소화에 따라 증가하는 Contact Resistivity 문제점을 해결책을 제시하고자 한다. 이를 검증하기3D MOSFET제작하고 본 기술을 적용하고 검증한다. 또한 Normal Doping 구조를 가진3D MOSFET뿐만 아니라 SCE를 해결하기 위해서 대안으로 제시되고 있는 SB-MOSFET을 3D 구조로 제작하고, 이 기술을 적용하여 검증한다. 그리고 Silvaco simulation tool을 이용하여 S/D에 Metal이 Contact을 이루는 구조가 Double type과 Triple type에 따라 Contact Resistivity에 미치는 영향을 미리 확인하였고 이를 실험으로 검증하여 소자의 축소화에 따라 대두되는 문제점들의 해결책을 제시하고자 한다.

한국 포항에서 채집된 나비고기과(Chaetodontidae) 어류 1 미기록종 Heniochus diphreutes의 최초 출현 (New Record of the Schooling Bannerfish Heniochus diphreutes (Perciformes: Chaetodontidae) from Pohang, Korea)

  • We collected a specimen of Heniochus diphreutes Jordan, 1903 belonging to the family Chaetodontidae on December 26, 2020 in Pohang-si, Gyeongsangbuk-do, using the set net. Although, H. diphreutes is morphologically very similar to Heniochus acuminatus, it can be distinguished from the latter based on the number of dorsal fin spines, mostly 12 in H. diphreutes vs 11 in H. acuminatus, and the percentage of snout length in head length, which is less than 12% in H. diphreutes vs more than 13% in H. acuminatus. Compared to H. acuminatus, H. diphreutes has a shorter snout, two-three rows of teeth, convex ventral profile of the head, more angular anal fins, and a black pattern extending to the longest soft rays on the posterior part of the anal fin. Molecular analyses showed that our specimen perfectly matched H. diphreutes based on mtDNA COI sequences data. We propose a new Korean name for H. diphreutes, "Jjal-beun-ib-du-dong-ga-li-dom".

한국 제주도에서 채집된 후기자어에 의한 매퉁이과(Synodontidae) 1미기록종, Synodus kaianus (Günther, 1880) (First Record of Lizardfish, Synodus kaianus (Synodontidae) Based on Postflexion Larva Collected from Jeju Island, Korea)

  • Unidentified postflexion larva (18.57 mm in standard length, SL), belonging to the family Synodontidae was collected from Jeju Island, Korea, in November 2019. Molecular analysis revealed that the unidentified larva was identical to Synodus kaianus adults in mtDNA cytochrome c oxidase subunit I region (Kimura-2-parameter distance, d= 0.006), and was different from the close species S. macrops (d=0.220). The postflexion larva of S. kaianus has the following morphological features: regularly distributed seven peritoneal pigment spots along the alimentary canal; and, intensively distributed stellate melanophores at the middle of the base of caudal fin and behind the last anal fin ray. The postflexion larva of S. kaianus differed from that of S. macrops in snout length and size of peritoneal pigment spots. This is the first record of S. kaianus in Korea, and we suggest the Korean name "Ka-i-ya-kkoch-dong-myeol" for S. kaianus, according to Lee et al. (1999).

한국 제주도에서 채집된 촉수과(Mullidae) 어류 1첫기록종, Upeneus subvittatus (First Record of Goatfish Upeneus subvittatus (Pisces: Mullidae) from Jeju Island, Korea)

  • On November 9, 2022, a goatfish (Mullidae) that had not been previously reported in Korea was collected during offshore fisheries resources research near Jeju Island. Based on the morphological identification, this goatfish was identified as the genus Upeneus owing to the presence of palatine teeth and vomerine teeth, as well as the proximal part of anterior part of second dorsal fin. Additionally, through molecular identification, the previously unreported goatfish was identified as U. subvittatus with a 99.8% match in the mtDNA COI region. Goatfish U. subvittatus has no patterns on its body and dark bands on both the lower and upper caudal fins, making it well distinguishable from the four species of genus Upeneus reported in Korea. U. vittatus, reported in Japan, showed morphological differences from U. subvittatus in that the dark band on the lower lobe of the caudal fin was wider, and longitudinal stripes were present on the body. Based on the morphological characteristics of U. subvittatus, we suggest a new Korean name, "Jul-mu-nui-kko-li-chog-su".

  • Un jour, à la fin d'un symposium autour du célèbre film « La Bataille d'Alger » de Pontecorvo, quelqu'un a dit que l'histoire véridique était trop difficile à retrouver (à savoir ce qu'il s'était vraiment passé), il fallait donc la créer (dans le sens d'inventer). J'étais si surpris par cette conclusion anti-historique que je n'ai pu répondre. Nous pouvons faire l'histoire au présent par nos actions, mais ce qui a été fait est fait, et restera historique autant que possible dans la mesure où des historiens sérieux et libres pourront faire leur travail. Max Stirner a dit « Nous ne pouvons être libre de tout, mais nous pouvons tenter de faire nos écrits aussi libres que nous sommes ». Si nous rapportons cette idée à l'Histoire, cela veut dire que ce n'est pas parce que l'histoire est le résultat des recherches faites par des humains qu'elle doit être faussée. L'homme est faillible mais il est aussi perfectible. En tant qu'historien du cinéma, les questions importantes sont de savoir ce qui constitue une archive, (le Mal d'archive de Derrida, qui développe la pensée sur la constitution de la connaissance selon Foucault, intervient très à propos, ici) et comment les utiliser, dans les films en particulier, fiction ou documentaire.

New Record of the Birdbeak Burrfish Cyclichthys orbicularis (Pisces: Diodontidae), in Korea

  • A total of six specimens (57.03-100.72 mm in standard length) belonging to the family Diodontidae were collected around Jeju Island, Korea between July and August 2013. On the Basis of morphological and molecular analyses, we identified the specimens as Cyclichthys orbicularis (Bloch, 1785), a new record to the Korean fish fauna. Morphologically, the species is characterized by nine caudal fin rays, immovable spines on the head and body except the caudal peduncle, and small black spots dorsally. Some morphometric characters changed disproportionately with growth, which was a new finding. Caudal peduncle length, body width and preanus length to standard length tend to grow at a rate different from that of overall growth. When the 601 base pairs of mitochondrial DNA cytochrome c oxidase subunit I sequences of our specimens were compared with those of other diodontid fishes, our specimens clustered tightly around C. orbicularis (d = 0.000-0.002) in an NJ tree, with a high bootstrap value (99%). We herein describe the morphological and molecular traits of the specimens, and propose a new Korean name, "gud-ga-si-bok-sok" for the genus Cyclichthys, and "dung-geun-gud-ga-si-bok" for C. orbicularis.

변산반도 주변해역에서 채집된 등가시치과 한국미기록종, Zoarces elongatus (First Record of Zoarces elongatus (Perciformes: Zoarcidae) from Korea)

  • 우리나라의 황해 변산반도 주변해역에서 등가시치과 Zoarces속에 속하는 한국미기록종 어류 8개체를 채집하였다. 본 종은 등지느러미 후부에 톱니모양의 14~16개 짧은 극조를 가지고, 몸의 중앙부와 등쪽 사이에 불규칙한 13~16개의 흑갈색 점이 있으며, 척추골수가 126~132개를 가지는 특징으로 Z. elongatus로 동정되었다. 본 종의 국명을 '무점등가시치'라고 명명하였다.

Comparison study of the future logic device candidates for under 7nm era

  • Future logic device over the FinFET generation requires a complete electrostatics and transport characteristic for low-power and high-speed operation as extremely scaled devices. Silicon, Germanium and III-V based nanowire-based MOSFET devices and few-layer TMDC (Transition metal dichalcogenide monolayers) based multi-gate devices have been brought attention from device engineers due to those excellent electrostatic and novel device characteristic. In this study, we simulated ultrascaled Si/Ge/InAs gate-all-around nanowire MOSFET and MoS2 TMDC based DG MOSFET and TFET device by tight-binding NEGF method. As a result, we can find promising candidates of the future logic device of each channel material and device structures.

Egg Development and Morphology of Larva and Juvenile of the Oryzias latipes

  • In order to monitor the developmental features of embryos, larvae, and juveniles of Oryzias latipes (Temminck and Schlegel), Oryzias latipes was caught in river of Shinduck-dong, Yeosu-si, Jeollanam-do, on May 2011, and experiments were carried out in Ichthyology laboratory at Chonnam National University. The blastodisc step was the first level for natural spawning. The optic vesicle, Kupffer's vesicle, myotome began to appear 75 hours 57 minutes later. After blastodisc development, the pectoral fins were made at 143 hours 37 minutes and the tail was separated started at the same time. Hatching was observed at 167 hours 27 minutes after blastodisc. The total length of the hatched larvae was 4.95~5.10 mm (mean, 5.01 mm), the mouth and anus were opened. Larvae used yolk completely after 3 days after hatching. The total length larvae was 5.45~5.56 mm (mean, 5.52 mm) after 8 days after hatching, and appeared the stems for tail. The stems pectoral, anal fin were showed after 14 days and the stems dorsal, ventral fin were appeared after 19 days. For 35 days after hatching, the total length of larvae 13.95~15.30 mm (mean, 14.64 mm), and at this time, fins and body were transferred like the adult Oryzias latipes.

Early Life History of the Sevenband Grouper, Epinephelus septemfasciatus from Korea

  • This study is conducted to monitor the morphological developmental features of the egg development, larvae and juvenile of Epinephelus septemfasciatus, the fertilized eggs were gotton using artificial insemination. Matured parents are collected from marine caged fish farms in Geomun-ri, Samsan-myeon, Yeosu-si, Jeollanamdo Korea in June 2012. The fertilized eggs were pelagic eggs containing one oil globule, and measured 0.81~0.89 mm ($0.85{\pm}0.04mm$, n=50) in diameter. In regard to rearing environment, the water temperature is $21.0{\sim}23.0^{\circ}C$ and the salinity is 32.0~33.2‰. Hatching was observed from 48 hours after fertilization, the mouth and anus of prelarvae was not opened but had egg yolk at newly hatched. 4 days after hatching, the mouth and anus of postlarvae was opened and began to eat Rotifer and was measured 2.40~2.49 mm ($2.45{\pm}0.03mm$ n=10) in total length. 12 days after hatching, postlarvae was measured 3.77~4.67 mm ($4.27{\pm}0.33mm$) in total length, its the second pole tide of dorsal fin and the first pole tide of pelvic fin was extended longitudinally. 71 days after hatching, juvenile was measured 40.5~45.4 mm ($42.6{\pm}2.04mm$) in total length. Seven bands were observed in body, and pole tides of dorsal and pelvic fins were shortened.
