Zinc oxide (ZnO) based transparent conducting oxides (TCO) thin films, are used in many applications such as solar cells, flat panel displays, and LEDs due to their wide bandgap nature and excellent electrical properties. In the present work, fluorine and aluminium-doped ZnO targets are prepared and thin films are deposited on soda-lime glass substrate using a RF magnetron sputtering unit. The aluminium concentration is fixed at 2 wt%, and the fluorine concentration is adjusted between 0 to 2.0 wt% with five different concentrations, namely, Al2ZnO98(AZO), F0.5AZO97.5(FAZO1), F1AZO97(FAZO2), F1.5AZO96.5(FAZO3), and F2AZO96(FAZO4). Thin films are deposited with an RF power of 40 W and working pressure of 5 m Torr at 270 ℃. The morphological analysis performed for the thin film reveals that surface roughness decreases in FAZO1 and FAZO2 samples when doped with a small amount of fluorine. Further, optical and electrical properties measured for FAZO1 sample show average optical transmissions of over 89 % in the visible region and 82.5 % in the infrared region, followed by low resistivity and sheet resistance of 3.59 × 10-4 Ωcm and 5.52 Ω/sq, respectively. In future, these thin films with excellent optoelectronic properties can be used for thin-film solar cell and other optoelectronics applications.
Laser-induced plasmonic sintering of metal nanoparticles (NPs) is a promising technology to fabricate flexible conducting electrodes, since it provides instantaneous, simple, and scalable manufacturing strategies without requiring costly facilities and complex processes. However, the metal NPs are quite expensive because complicated synthesis procedures are needed to achieve long-term reliability with regard to chemical deterioration and NP aggregation. Herein, we report laser-induced Ag NP self-generation and sequential sintering process based on low-cost Ag organometallic material for demonstrating high-quality microelectrodes. Upon the irradiation of laser with 532 nm wavelength, pre-baked Ag organometallic film coated on a transparent polyimide substrate was transformed into a high-performance Ag conductor (resistivity of 2.2 × 10-4 Ω·cm). To verify the practical usefulness of the technology, we successfully demonstrated a wearable transparent heater by using Ag-mesh transparent electrodes, which exhibited a high transmittance of 80% and low sheet resistance of 7 Ω/square.

As semiconductor devices are scaled down for better performance and more functionality, the Cu-based interconnects suffer from the increase of the resistivity of the Cu wires. The resistivity increase, which is attributed to the electron scattering from grain boundaries and interfaces, needs to be addressed in order to further scale down semiconductor devices [1]. The increase in the resistivity of the interconnect can be alleviated by increasing the grain size of electroplating (EP)-Cu or by modifying the Cu surface [1]. Another possible solution is to maximize the portion of the EP-Cu volume in the vias or damascene structures with the conformal diffusion barrier and seed layer by optimizing their deposition processes during Cu interconnect fabrication, which are currently ionized physical vapor deposition (IPVD)-based Ta/TaN bilayer and IPVD-Cu, respectively. The use of in-situ etching, during IPVD of the barrier or the seed layer, has been effective in enlarging the trench volume where the Cu is filled, resulting in improved reliability and performance of the Cu-based interconnect. However, the application of IPVD technology is expected to be limited eventually because of poor sidewall step coverage and the narrow top part of the damascene structures. Recently, Ru has been suggested as a diffusion barrier that is compatible with the direct plating of Cu [2-3]. A single-layer diffusion barrier for the direct plating of Cu is desirable to optimize the resistance of the Cu interconnects because it eliminates the Cu-seed layer. However, previous studies have shown that the Ru by itself is not a suitable diffusion barrier for Cu metallization [4-6]. Thus, the diffusion barrier performance of the Ru film should be improved in order for it to be successfully incorporated as a seed layer/barrier layer for the direct plating of Cu. The improvement of its barrier performance, by modifying the Ru microstructure from columnar to amorphous (by incorporating the N into Ru during PVD), has been previously reported [7]. Another approach for improving the barrier performance of the Ru film is to use Ru as a just seed layer and combine it with superior materials to function as a diffusion barrier against the Cu. A RulTaN bilayer prepared by PVD has recently been suggested as a seed layer/diffusion barrier for Cu. This bilayer was stable between the Cu and Si after annealing at $700^{\circ}C$ for I min [8]. Although these reports dealt with the possible applications of Ru for Cu metallization, cases where the Ru film was prepared by atomic layer deposition (ALD) have not been identified. These are important because of ALD's excellent conformality. In this study, a bilayer diffusion barrier of Ru/TaCN prepared by ALD was investigated. As the addition of the third element into the transition metal nitride disrupts the crystal lattice and leads to the formation of a stable ternary amorphous material, as indicated by Nicolet [9], ALD-TaCN is expected to improve the diffusion barrier performance of the ALD-Ru against Cu. Ru was deposited by a sequential supply of bis(ethylcyclopentadienyl)ruthenium [Ru$(EtCp)_2$] and $NH_3$plasma and TaCN by a sequential supply of $(NEt_2)_3Ta=Nbu^t$ (tert-butylimido-trisdiethylamido-tantalum, TBTDET) and $H_2$ plasma. Sheet resistance measurements, X-ray diffractometry (XRD), and Auger electron spectroscopy (AES) analysis showed that the bilayer diffusion barriers of ALD-Ru (12 nm)/ALD-TaCN (2 nm) and ALD-Ru (4nm)/ALD-TaCN (2 nm) prevented the Cu diffusion up to annealing temperatures of 600 and $550^{\circ}C$ for 30 min, respectively. This is found to be due to the excellent diffusion barrier performance of the ALD-TaCN film against the Cu, due to it having an amorphous structure. A 5-nm-thick ALD-TaCN film was even stable up to annealing at $650^{\circ}C$ between Cu and Si. Transmission electron microscopy (TEM) investigation combined with energy dispersive spectroscopy (EDS) analysis revealed that the ALD-Ru/ALD-TaCN diffusion barrier failed by the Cu diffusion through the bilayer into the Si substrate. This is due to the ALD-TaCN interlayer preventing the interfacial reaction between the Ru and Si.
Carbon-based nano materials have a significant effect on various fields such as physics, chemistry and material science. Therefore carbon nano materials have been investigated by many scientists and engineers. Especially, since graphene, 2-dimemsonal carbon nanostructure, was experimentally discovered graphene has been tremendously attracted by both theoretical and experimental groups due to their extraordinary electrical, chemical and mechanical properties. Electrical conductivity of graphene is about ten times to that of silicon-based material and independent of temperature. At the same time silicon-based semiconductors encountered to limitation in size reduction, graphene is a strong candidate substituting for silicon-based semiconductor. But there are many limitations on fabricating large-scale graphene sheets (GS) without any defect and controlling chirality of edges. Many scientists applied micromechanical cleavage method from graphite and a SiC decomposition method to the fabrication of GS. However these methods are on the basic stage and have many drawbacks. Thereupon, our group fabricated GS through Thermo-electrical Pulse Induced Evaporation (TPIE) motivated by arc-discharge and field ion microscopy. This method is based on interaction of electrical pulse evaporation and thermal evaporation and is useful to produce not only graphene but also various carbon-based nanostructures with feeble pulse and at low temperature. On fabricating GS procedure, we could recognize distinguishable conditions (electrical pulse, temperature, etc.) to form a variety of carbon nanostructures. In this presentation, we will show the structural properties of OS by synthesized TPIE. Transmission Electron Microscopy (TEM) and Optical Microscopy (OM) observations were performed to view structural characteristics such as crystallinity. Moreover, we confirmed number of layers of GS by Atomic Force Microscopy (AFM) and Raman spectroscopy. Also, we used a probe station, in order to measure the electrical properties such as sheet resistance, resistivity, mobility of OS. We believe our method (TPIE) is a powerful bottom-up approach to synthesize and modify carbon-based nanostructures.
본 연구에서는 고주파 마그네트론 스퍼터링 법으로 두께를 변화시켜가며 유리기판 위에 ITZO 박막을 제작하여 전기적, 광학적, 구조적 특성을 조사하였다. ITZO 박막의 두께가 증가함에 따라 면저항은 현저하게 감소하는 추세를 보였으나, 비저항은 ITZO 박막의 두께와 무관하게 $5.06{\pm}1.23{\times}10^{-4}{\Omega}{\cdot}cm$의 거의 일정한 값을 나타내었다. ITZO 박막의 두께가 증가할수록 투과도 곡선이 장파장 쪽으로 이동하였다. 두께 360 nm 인 ITZO 박막의 가시광 영역에서와 P3HT : PCBM 유기물 활성층의 흡수 영역에서의 재료평가지수는 각각 $8.21{\times}10^{-3}{\Omega}^{-1}$과 $9.29{\times}10^{-3}{\Omega}^{-1}$로 가장 우수한 값을 나타내었다. XRD와 AFM 측정을 통해, 두께에 상관없이 모든 ITZO 박막이 비정질 구조이며 표면 거칠기는 0.309에서 0.540 nm 범위로 매우 부드러운 표면을 가지고 있음을 확인할 수 있었다. 본 연구를 통해 비정질 ITZO 박막이 유기박막 태양전지에 매우 유망한 재료라는 것을 알 수 있었다.
PET (Polyethylene terephthalate) 플라스틱 기판 위에 IZTO (In-Zn-Sn-O) 박막을 증착하기 전에, $SiO_2$ 버퍼층을 전자빔 증착 방법으로 100 nm 의 두께로 증착하였다. IZTO 박막은 RF 마그네트론 스퍼터링법으로 RF 파워는 30~60 W 로, 공정 압력은 1~7 mTorr 로 변화시켜가며 $SiO_2$/PET 에 증착하여 IZTO 박막의 구조적, 전기적, 광학적 특성을 분석하였다. RF 파워 50 W 와 공정 압력 3 mTorr 에서 증착한 IZTO 박막이 $4.53{\times}10^{-3}{\Omega}$ 의 제일 큰 재료평가지수와 이때 $4.42{\times}10^{-4}{\Omega}-cm$ 의 비저항과 $27.63{\Omega}/sq.$ 의 면저항으로 가장 우수한 전기적 특성을 보였고, 가시광 영역 (400~800 nm) 에서의 평균 투과도도 81.24 % 로 가장 큰 값을 나타내었다. AFM 으로 IZTO 박막의 표면 형상을 관찰한 결과, 모든 IZTO 박막이 핀홀이나 크랙 같은 결함이 없는 표면을 가지며, RF 파워 50 W 와 공정 압력 3 mTorr에서 증착한 박막이 1.147 nm 의 가장 작은 표면 거칠기를 나타내었다. 이로부터 $SiO_2$/PET 구조위에 증착한 IZTO 박막이 차세대 플렉시블 디스플레이 소자에 응용될 수 있는 매우 유망한 재료임을 알 수 있었다.
반도체 메모리 소자의 스피드 향상을 위해 저저항 배선층을 채용하는 방안으로 70 nm-두께의 아몰퍼스실리콘과 폴리실리콘 기판부에 $TiSi_2$ 타켓으로 각각 80 nm 두께의 TiSix 복합실리콘을 스퍼터링으로 증착한 후 RTA $800^{\circ}C$-20sec 조건으로 실리사이드화 처리하고 사진식각법으로 선폭 $0.5{\mu}m$의 배선층을 만들었다. 배선층에 대해 다시 각각 $750^{\circ}C-3hr,\;850^{\circ}C-3hr$의 부가적인 안정화 열처리를 실시하였으며, 이때의 면저항의 변화는 four-point probe로 실리사이드층의 미세구조와 수직단면 두께 변화를 주사전자현미경과 투과전자현미경으로 관찰하였다. 아몰퍼스실리콘 기판인 경우 후속열처리에 따른 결정화 진행과 함께 급격한 면저항의 증가가 확인되었고, 이 원인은 결정화 과정에서 실리콘과 복합티타늄실리사이드 층과의 상호확산으로 표면 공공(void)을 형성한 것으로 미세구조 관찰에서 확인되었다. 따라서 복합티타늄실리사이드의 하지층의 종류와 열처리 조건을 바꾸어 저저항 또는 고저항 실리사이드를 조절하여 제작하는 것이 가능하여 복합 $TiSi_2$를 저저항 배선층 재료로 채용할 수 있음을 확인하였다.
NiO 스핀밸브 박막을 제작하고 이를 공기중에서 80 일간 자연산화시킨후, 형성된 산화층에 의한 NiO 스핀밸브 박막의 자기저항 특성을 연구하였다. NiO(600 $\AA$)Ni$_{81}$$Fe_{19}$(50$\AA$)/Co(7 $\AA$)/Cu(20 $\AA$)/Co(7 $\AA$)Ni$_{81}$$Fe_{19}$(70 $\AA$)의 구조를 갖는 스핀밸브박막을 공기중에서 약 80일 간 자연산화시켰을 때, 자기저항비와 교환결합력( $H_{ex}$)이 각각 4.9%와 110 Oe에서 7.3%와 170 Oe로 증가하였다. 이때, 스핀밸브박막의 비저항($\rho$)값은 28$\mu$$\Omega$m에서 17$\mu$$\Omega$m로 감소하였지만 박막의 비저항값의 변화량($\Delta$$\rho$)는 크기변화가 거의 없는 것을 알 수 있었다. 그러므로, 자기저항비의 증가는 자연산화에 따른 비저항값의 감소에 기인한 것으로 생각되며, 저항의 감소는 specular 효과 때문인 것으로 판단된다. 스핀밸브박막의 표면에 형성된 NiFe 산화층의 두께는 약 20 $\AA$인 것으로 추정되며, Auger electron spectroscopy(AES)를 이용하여 분석하였다.하였다.다.
본 연구에서는 탄소섬유(carbon fiber, CF)와 탄소나노튜브(carbon nanotube, CNT)를 포함하는 PMMA/PVDF 및 PET/PVDF 블렌드 나노복합재료를 이축성형 압출기를 이용하여 용융삽입법으로 제조하였다. SEM을 이용하여 PMMA/PVDF/CF/CNT 나노복합재료의 모폴로지를 관찰한 결과, CNT가 matrix에서 효과적으로 분산되지 못한 반면 PET/PVDF/CF/CNT 나노복합재료에서는 CNT가 잘 분산된 것으로 관찰되었다. 상분리된 PET/PVDF 블렌드에서 CNT가 PET 상에 효과적으로 분산된 것으로 보였는데 이는 PET의 페닐렌기와 CNT 표면의 그라파이트 시트가 ${\pi}-{\pi}$ interaction에 의한 것으로 판단되었다. 또한 CF도 PET와의 계면 접착성이 우수한 것으로 나타났다. PET/PVDF/CF 나노복합재료의 전기전도도는 CNT를 첨가함으로써 증가하였으나 PMMA/PVDF/CF 나노복합재료에 CNT를 첨가한 경우 전기전도도가 향상되지 않았다. 모폴로지 관찰결과에서 CNT의 분산 정도는 전기전도도 물성 결과와 일치하였다. DSC 분석 결과, PET/PVDF/CF/CNT 나노복합재료에서는 결정화 온도가 증가하였는데, 이는 CF 및 CNT가 PET의 결정화를 촉진 시키는 조핵제 역할을 하기 때문인 것으로 보였다. 굴곡물성 결과, PET/PVDF/CF/CNT 나노복합재료에서 PET와 CF의 친화성이 우수하여 굴곡탄성률이 크게 증가하였다.
본 연구에서는 플라스틱 기판 중에서 가장 내열성이 우수하다고 알려진 PES 기판위에 버퍼층으로 20nm두께로 $SiO_2$ 박막을 플라즈마 화학기상증착 법으로 증착한 후, ITZO 박막을 고주파 마그네트론 스퍼터링 법으로 증착하여 공정압력에 따른 ITZO 박막의 전기적 및 광학적 특성을 조사하였다. 공정압력 3 mTorr 에서 증착한 ITZO 박막이 $8.02{\times}10^{-4}{\Omega}-cm$의 비저항과 $50.13{\Omega}/sq.$의 면저항으로 가장 우수한 전기적 특성을 보였다. 모든 ITZO 박막의 가시광 영역(400-800 nm)에서 평균 투과도는 공정압력에 무관하게 80 %이상으로 나타났다. 재료평가지수는 3 mTorr에서 증착한 ITZO 박막에서 $23.90{\times}10^{-4}{\Omega}^{-1}$로 가장 큰 값을 나타내었다. 본 연구를 통해 ITZO 박막이 차세대 플렉시블 디스플레이 소자에서 ITO 박막을 대체할 매우 유망한 재료라는 것을 알 수 있었다.

- 2년 이상 서비스를 이용한 적이 없는 경우
- 기타 정상적인 서비스 운영에 방해가 될 경우
② 상기 이용제한 규정에 따라 서비스를 이용하는 회원에게 서비스 이용에 대하여 별도 공지 없이 서비스 이용의
일시정지, 이용계약 해지 할 수 있습니다.
제 17 조 (전자우편주소 수집 금지)
회원은 전자우편주소 추출기 등을 이용하여 전자우편주소를 수집 또는 제3자에게 제공할 수 없습니다.
제 6 장 손해배상 및 기타사항
제 18 조 (손해배상)
당 사이트는 무료로 제공되는 서비스와 관련하여 회원에게 어떠한 손해가 발생하더라도 당 사이트가 고의 또는 과실로 인한 손해발생을 제외하고는 이에 대하여 책임을 부담하지 아니합니다.
제 19 조 (관할 법원)
서비스 이용으로 발생한 분쟁에 대해 소송이 제기되는 경우 민사 소송법상의 관할 법원에 제기합니다.

1. (시행일) 이 약관은 2016년 9월 5일부터 적용되며, 종전 약관은 본 약관으로 대체되며, 개정된 약관의 적용일 이전 가입자도 개정된 약관의 적용을 받습니다.
