Preparation of $\textrm{Fe}_{5}\textrm{Si}_{x}\textrm{B}_{5-x}$(x=0, 1, 2, 3) Powder by Mechanical Alloying (기계적합금법에 의한 $\textrm{Fe}_{5}\textrm{Si}_{x}\textrm{B}_{5-x}$(x=0, 1, 2, 3)분말의 제조)

  • Ball mill을 이용하여 Ar 분위기에서 기계적 합금법으로 $Fe_{ 5}$$Si_{x}$ $B_{5-x}$ 분말을 제조하고, 제조된 분말을 연속 진공 열처리 시킨 후 Si첨가에 따른 결정구조 및 자기적성질을 조사하였다. 250시간 볼밀처리한 Fe$_{5}$ $B_{5}$ 합금에서 전체적으로 비정질 구조가 형성되었으나 일부분에 결정질이 존재하고 있었으며, $800^{\circ}C$에서 2시간 열처리하면 FeB와 $Fe_{2}$B 상이 혼재된 구조를 얻었다. 250시간 볼밀처리한 $Fe_{5}$ $Si_{2}$$B_{3}$합금에서 전체적으로 비정질 구조를 얻을 수 있었고, 이 시료를 2시간, $800^{\circ}C$로 열처리 하였을 때 $Fe_{2}$B상은 사라지고, 대부분 FeB의 균질한 상을 나타내었다. $Fe_{5}$ $B_{5}$ /조성에서는 분말 입자크기가 약 $1\mu\textrm{m}$이었으나, Si이 첨가되면 분말 입자크기가 약 $10\mu\textrm{m}$로 커졌다. Si의 첨가에 의해서 비정질상의 형성을 촉진시켜 단일 FeB상의 합성시간을 단축시킬 수 있었다.

Effects of β-SiC Particle Seeds on Morphology and Size of High Purity β-SiC Powder Synthesized using Sol-Gel Process (β-SiC 분말 Seeds가 Sol-gel 공정으로 합성된 고순도 β-SiC 분말 형상 및 크기에 미치는 영향)

  • High purity $\beta$-SiC powders were synthesized using sol-gel processing. TEOS and phenol resin were used as the starting material for the silicon source and carbon source, respectively. The process turned out to be capable of producing high purity SiC powder purity degree with 99.98 %. However, it was difficult to control the shape and size of $\beta$-SiC powders synthesized by sol-gel process. In this study, $\beta$-SiC powder with size of $1{\sim}5$ um an 30 nm were used as the seeds for $\beta$-SiC to control the $\beta$-SiC powder morphology. It was found that $\beta$-SiC powder seeds was effective to increase the powder average size of synthesized $\beta$-SiC using sol-gel process by acting as the preferred growing sites for $\beta$-SiC.

The Distribution Behavior of Alloying Elements in Matrices and Carbides of Chromium White Cast Iron (크롬백주철의 기지조직 및 탄화물에 있어서 합금원소의 거동)

  • Three different white cast irons alloyed with Cr and Si were prepared in order to study their distribution be-havior in matrices and carbides. The specimens were produced using a 15kg-capacity high frequency induction fur-nace. Melts were super-heated to $1600^{\circ}C$, and poured at $1550^{\circ}C$ into a pepset mold. Three combinations of the alloys were selected so as to observe the distribution behavior of Cr and Si : 0.5%C-25.0%Cr-1.0%Si(alloy No. 1), 0.5%C-5.0%Cr-1.0%Si(alloy No. 2) and 2.0%C-5.0%Cr-1.0%Si(alloy No. 3). Cellular $M_7C_3$ carbides-$\delta$ferrite eutectic were developed at $\delta$ferrite liquid interfaces in the alloy No. 1 while only traces of $M_7C_3$ carbides-$\delta$ferrite eutectic were precipitated in the alloy No. 2. With the addition of 2.0% C and 5.0% Cr, ledeburitic $M_3C$ carbides instead of cellular $M_7C_3$ carbides were precipitated in the alloy No. 3. Cr was distributed preferentially to the $M_7C_3$ carbides rather than to the matrix structure while more Si was partitioned in the matrix structure rather than the $M_7C_3$ carbides. $K^m$ for Cr was ranged from 0.56 to 0.68 while that for Si was from 1.12 to 1.28. $K^m$ for Cr had a lower value with increased carbon contents. The mass percent of Cr was higher in the $M_7C_3$ carbides with increased Cr contents.

Properties of $CaO-P_2O_5-SiO_2$ Glasses ($CaO-P_2O_5-SiO_2$계 유리의 물성)

  • Properties in terms of the variation of the glass compositions, which were density (p), molar volume(Vm), atom/ion packing density (Dp), refractive index (nD), transformation temperature (Tg), dilatometric softening point (Td), thermal expansion coefficient (α), Young's modulus (E), and knoop hardness (KHN) were investigated in CaO-SiO2 glasses and CaO-P2O5-SiO2 glasses containing less than 10mole% of P2O5. Those properties were measured by density measurement kit, Abbe refractometer, dilatometer, ultrasonic pulse echo equipment, and micro hardness tester. When CaO content was increased in CaO-SiO2 glasses, p, Dp, nD, Tg, Td, α, E and KHN were increased, while Vm was decreased. When P2O5 was added to the CaO-SiO2 glasses with constant CaO/SiO2 ratio as 1.07, p, Dp, nD, Tg, Td, α, E and KHN were decreased, while Vm was increased. When the amount of P2O5 in glasses was kept constant, the changes of the properties with variation of CaO content in the CaO-P2O5-SiO2 glasses were very similar to those of CaO-SiO2 glasses. These phenomena could be explained by the structural role of P2O5 in the CaO-P2O5-SiO2 glasses, which was polymerization of siicate structures and resulted in [PO4] monomer structure in glasses. Due to this structural characteristics, the bond strength and packing density were changed with compositions. Proportional relationships between 1) np and Dp, 2) Tg, Td, α and CaO content, 3) E and Vm-1, and 4) KHN and P2O5 content were evaluated in this investigation.

  • 반도체 및 전자기기 산업에 있어서 NVM은 아주 중요한 부분을 차지하고 있다. NVM은 디스플레이 분야에 많은 기여를 하고 있는데, 측히 AMOLED에 적용이 가능하여 온도에 따라 변하는 구동 전류, 휘도, color balance에 따른 문제를 해결하는데 큰 역할을 한다. 본 연구에서는 bottom gate 구조의 nc-Si NVM 실험을 진행하였다. P-type silicon substrate (0.01~0.02 ${\Omega}-cm$) 위에 Blocking layer 층인 SiO2 (SiH4:N2O=6:30)를 12.5nm증착하였고, Charge trap layer 층인 SiNx (SiH4:NH3=6:4)를 20 nm 증착하였다. 마지막으로 Tunneling layer 층인 SiOxNy은 N2O (2.5 sccm) 플라즈마 처리를 통해 2.5 nm 증착하였다. 이러한 ONO 구조층 위에 nc-Si을 50 nm 증착후에 Source와 Drain 층을 Al 120 nm로 evaporator 이용하여 증착하였다. 제작한 샘플을 전기적 특성인 Threshold voltage, Subthreshold swing, Field effect mobility, ON/OFF current ratio, Programming & Erasing 특성, Charge retention 특성 등을 알아보았다.

  • ZrSiO4 powders were prepared from partially hydrolyzed solution of Si(OC2H5)4 and ZrOCl2.8H2O solution by the sol-gel method and formation rate of ZrSiO4 on the reaction parameter was investigated. In order to prepare homogeneous ZrSiO4 precursor gels, the H2O/Si(OC2H5)4 molar ratio of about 2, the pH of the ZrOCl2.8H2O solution fo about 4 and stirring time of the mixed solutions of about 2 hrs were appropriate. Formation of temperature of ZrSiO4 reduced about 15$0^{\circ}C$ by milling and formation of ZrSiO4 at 1300~135$0^{\circ}C$ showed an accelerative increase through the hedvall effect by silica.

  • Molybdenum disilicide (MoSi2) was synthesized from Mo, MoO3, Si and Al powders by self-propagating high temperature synthesis (SHS). The effect of processing parameters such as Mo/MoO3 molar ratio, Ar gas pressure in the reactor and pressing pressure of compacts in synthesis of MoSi2 were investigated. h-MoSi2 was transformed into t-MoSi2 with increasing the Mo/MoO3 mole ratio, and only t-MoSi2 phase was identified above 3.5 : 1 (molar ratio). The synthesized phases did not change with the variation of Ar gas pressure and pressing pressure of compacts. It was found that the combustion temperature was above 2,50$0^{\circ}C$. The products were separated into MoSi2 (s) and $\alpha$-Al2O3 by the difference of their specific grativities. Bending strength, hardness and density of sintered specimen exhibited 82 MPa, 5.368 GPa and 5.43 g/㎤, respectively.

  • 평면 광도파로 코어로 사용되는 SiON (Silicon oxynitride)과 클래딩으로 사용되는 $SiO_2$ (Silicon oxide)의 굴절률 차이가 2.5 %인 고굴절률차 평면 광도파로용 SiON 박막을 PECVD (plasma enhanced chemical vapor deposition)로 제작하였다. PECVD에 사용된 가스는 $SiH_4,\;NH_3,\;N_{2}O$이고, Si 기판의 $SiO_2$ 막은 100 nm이다. 가스의 비율에 따라 SiON 막의 굴절률은 633 nm의 파장에서 1.476에서 1.777까지 변화하였다. 코어로 사용되는 SiON의 두께는 $2.5{\mu}m$이고 클래딩과의 굴절률 차이는 2.5 %였다.

Effects of SiC Whisker and Particle on Mechanical Properties and Microstructure of Alumina Composites (알루미나 복합재료의 기계적 성질과 미세조직에 미치는 SiC 휘스커 및 입자 첨가의 영향)

  • 알루미나 단미의 기계적 성질을 향상시키고자, 185$0^{\circ}C$에서 1시간 동안 열간 가압소결에 의하여 SiC 입자 및 SiC 휘스커를 단독으로 혹은 동시에 첨가한 알루미나 복합재료를 제조하여 기계적 성질과 미세조직을 조사하였다. 20vol%의 SiC 입자 혹은 휘스커 첨가에 의하여, 알루미나 복합재료의 강도는 단미의 360 MPa에서 각각 640 MPa, 650 Mpa로 향상되었다. 20vol%의 SiC 입자 혹은 휘스커를 첨가한 복합재료의 파괴인성은 각각 3.5 MPa.m$^{1}$2/, 5.5 MPa.m$^{1}$2/를 나타내었다. 20vol%의 SiC 휘스커와 2vol%의 SiC 입자를 동시 첨가한 다중강화 복합재료의 강도와 파괴인성은 각각 790 MPa, 5.0 MPa.m$^{1}$2/ 로 증가하였다. 이와 같이 알루미나 단미에 비해 강도 및 파괴인성이 향상된 것은 입자에 의한 결정립 미세화 효과와 휘스커에 의한 균열편향, pull-out의 영향으로 생각된다.
