The Analysis of the Nano-Scale MOSFET Resistance

  • The current drive in an MOSFET is limited by the intrinsic channel resistance. All the other parasitic elements in a device structure playa significant role and degrade the device performance. These other resistances need to be less than $10{\%}-20{\%}$ of the channel resistance. To achieve the requirements, we should investigate the methodology of separation and quantification of those resistances. In this paper, we developed the extraction method of resistances using calibrated TCAD simulation. The resistance of the extension region is also partially determined by the formation of a surface accumulation region that forms under the gate in the tail region of the extension profile. This resistance is strongly affected by the abruptness of the extension profile because the steeper the profile is, the shorter this accumulation region will be.

  • Many indexing methods were proposed so that process moving object efficiently. Among them, indexing methods like the 3D R-tree treat temporal and spatial domain as the same. Actually, however. both domain had better process separately because of difference in character and unit. Especially in this paper we deal with limited region such as indoor environment since spatial domain is limited but temporal domain is grown. In this paper we present a novel indexing structure, namely STS-tree(Separation of Time and Space tree). based on limited region. STS-tree is a hybrid tree structure which consists of R-tree and one-dimensional TB-tree. The R-tree component indexes static object and spatial information such as topography of the space. The TB-tree component indexes moving object and temporal information.

  • Freezing of turbulent water flow between two horizontal cooled parallel plates with the separated region has been investigated experimentally. The flow separation was induced by vertical plates (two-dimensional plates) situated at the inlet of the rectangular channel. The degree of flow separation was varied by employing vertical thin plates with various heights. Three kinds of the vertical plates with 8.0, 9.8 and 12.5 mm in height were utilized. The Reynolds number and cooling temperature ratio were ranged from $3.45\times10^3 to 1.73\times10^4$ and 7.0 to 20.0 respectively, The measurements show that the flow separation influenced remarkably on the local ice formation characteristics. The location of the first ice layer and the average heat transfer at the ice surface were found be correlated as a function of the Reynolds number, the cooling temperature ratio, and the orifice height ratio.

  • This paper describes numerical efforts to characterize the flame-holding and air-fuel mixing process of model SCRamjet engine combustor, where a hydrogen jet injected into a supersonic cross flow and in a cavity. Combustion phenomena in a model SCRamjet engine, which has been experimentally studied at University of Queensland and Australian National University using a free-piston shock tunnel, was observed around separation region of upstream of the normal injector and inside of cavity. The results show that the separation region and cavity generates several recirculation zones, which increase the fuel-air mixing. Self ignition occurs in the separation-freestream and cavity-freestream interface.

Phase Separation and their Structures in $BaO-B_2O_3$ Glasses ($BaO-B_2O_3$계 유리의 상분리 현상과 유리의 구조)

  • Phase spearated glass is heterogeneous in microscopic point of view and the heterogeneities affect the structures of glasses. In the present work the phase separation of $BaO-B_2O_3$ glass system was investigated and the effect of $P_2O_5$ on the phase separation and crystallization was also studied in the above system. Experiments such as scanning electron microscopy X-ray diffraction and infrared spectroscopy were performed. Phase separation with $B_2O_3$ rich phase matrix and BaO rich phase droplet was observed for the glasses containing less than 6 mole% of BaO while the opposite morphology of phase separation was found for the glasses containing more than 7 mole% of BaO. Phase separation region was extended up to the glass with 22mole% of BaO when the amount of $P_2O_5$ was increased. The heat-treated glasses crystallized to BaO.$4B_2O_3$$P_2O_5$ hindered the glass from the crystalli-zation.

Effect of Added Pluronics on fabrication of Poly(L-lactic acid) Scaffold via Thermally-Induced Phase Separation (상 분리법을 이용한 Poly(L-lactic acid) Scaffold제조에 미치는 Pluronics의 영향)

  • Regular and highly interconnected macroporous poly(L-lactic acid) (PLLA) scaffolds with pore size of 10∼300 ㎛ were fabricated through thermally induced phase separation of a PLLA-dioxane-water ternary system in the presence of a small amount of Pluronics. Addition of Pluronics to the ternary system raised the cloud-point temperature curve in the order of P-123< F-68< F-127. The Pluronics act as nuclei for the phase separation. This assistance is enhanced with increasing length of the hydrophilic PEO blocks in the Pluronics molecules. Liquid-liquid spinodal phase separation was induced at higher temperatures in the systems containing Pluronics because the spinodal region is raised to higher temperature. The absorption of Pluronics onto the interface stabilizes a macro scale structure and increases the interconnection of pores.

EFFECTS OF PTERYGOMAXILLARY SEPARATION ON SKELETAL AND DENTAL CHANGES FOLLOWING SURGICALLY-ASSISTED RAPID MAXILLARY EXPANSION (외과적 급속상악확장술시 익돌상악 접합부의 분리 유무에 따른 치열궁 변화)

  • Purpose: The aim of this study was to evaluate the effects of pterygomaxillary separation on dimensional changes of dental arch following surgically-assisted rapid maxillary expansion (SARME). Patients and Methods: Eighteen adults who had been treated by SARME for transverse maxillary deficiency from May 2000 to August 2005 were evaluated. Thirteen patients (Group 1) were treated with subtotal Le Fort I osteotomy including pterygomaxillary separation and anterior midpalatal osteotomy. The same operation was performed in five patients (Group 2) except pterygomaxillary separation. Dental study casts were taken before operation and after removal of expansion device. And then, skeletal and dental parameters were measured pre- and post-operatively. Results: 1. Changes of mean interdental width 1) In group 1, mean maxillary interdental width was increased 70%($47{\sim}99%$), 95%($84{\sim}115%$), and 77%($57{\sim}94%$) of total expansion on canine, first premolar, and first molar region, respectively after retention. 2) In group 2, mean maxillary interdental width was increased 77%($59{\sim}100%$), 78%($45{\sim}107%$), and 86%($57{\sim}116%$) of total expansion on canine, first premolar, and first molar region, respectively after retention. 3) There was a statistical difference between the change of interdental width of group 1 and group 2 at first premolar(p<0.05). 2. Changes of mean interalveolar width 1) In group 1, mean maxillary alveolar bone width was increased 66%($42{\sim}84%$), 74%($42{\sim}104%$), and 57%($31{\sim}78%$) of total expansion on canine, first premolar, and first molar region, respectively after retention. 2) In Group 2, mean maxillary alveolar bone width was increased 73%($55{\sim}98%$), 67%($36{\sim}89%$), and 59%($48{\sim}73%$) of total expansion on canine, first premolar, and first molar region, respectively after retention. 3) There were no statistical differences between group 1 and group 2 at each teeth area. Conclusion: These results suggest that SARME without pterygomaxillary separation may allow the relatively equal expansion at both anterior and posterior teeth area and most amounts of maxillary interdental expansions were acquired with the expansion of the maxilla by SARME.

Real-time identification of the separated lanthanides by ion-exchange chromatography for no-carrier-added Ho-166 production

  • No-carrier-added holmium-166 (n.c.a 166Ho) separation is performed based on the results of separation conditions using stable isotopes dysprosium (Dy) and holmium (Ho) to minimize radioactive waste from separation optimization procedures. Successful separation of two adjacent lanthanides was achieved by cation-exchange chromatography using a sulfonated resin in the H+ form (BP-800) and α-hydroxyisobutyric acid (α-HIBA) as eluent. For the identification process after separation of stable isotopes, the use of chromogenic reagents alternatively enables on-line detection because the lanthanides are hardly absorb light in the UV-vis region or exhibit radioactivity. Four different chromogenic reagents were pre-tested to evaluate suitable coloring reagents, of which 4-(2-Pyridylazo)resorcinol is the most recommendable considering the sensitivity and specificity for lanthanides. Lanthanide radioisotopes (RI) were monitored for separation with an RI detector using a lab-made separation LC system. Under the proper separation conditions, the n.c.a 166Ho was effectively obtained from a large amount of 100 mg dysprosium target within 2 hrs.

High Quality Free-Standing GaN Substrate by Using Self-Separation Method (Self-Separation 방법을 적용한 고품질 Free-Standing GaN)

  • We demonstrated that self-separation FS-GaN (freestanding-GaN) was grown on MELO (maskless epitaxially lateral overgrowth) GaN template by horizontal HVPE (hydride vapor phase epitaxy). Before thick GaN grwoth, MELO GaN template was grown on patterned GaN template by MOCVD (metal organic chemical vapor deposition). The laterally overgrown GaN would consist of a continuous well coalesced layer. The mixed TDD (threading dislocation density) of seed and wing region were $8{\times}10^8cm^{-2}$ and $7{\times}10^7cm^{-2}$, respectively. After thick GaN grown by HVPE, the self-separation between thick GaN and sapphire substrate was generated at seed region. The regions of self-separation for FS-GaN and sapphire were observed by FE-SEM. Moreover, Raman results indicated that the compressive strain of seed and wing regions at FS-GaN substrate were slightly released compared to that of thick GaN grown on conventional GaN template. The optical properties of the FS-GaN substrate were examined by using PL (photoluminescence). The PL exhibited that donor bound exciton and donor acceptor pair were observed at low temperature. The effects on optical and structural properties of FS-GaN substrate have been discussed in detail.

A Study on the Preparation of a Linear Low Density Polyethylene particles by Thermally Induced Phase Separation (열유도 상분리에 의한 선형 저밀도 폴리에틸렌 입자 제조에 관한 연구)

  • We are crystallized to the linear low density polyethylene(LLDPE) particles by a thermally induced phase separation(TIPS). TIPS process based on the phase separation mechanism was performed for the LLDPE system which undergoes liquid-solid phase separation. The linear low density polyethylene particle formation occurred by the nucleation and growth mechanism in the metastable region. Although the growth rates depended on the experimental conditions such as the polymer concentration and temperature, the particles were larger when the polymer concentration was higher or temperature was higher. The particles were observed by SEM. The LLDPE particle size distribution became broader when the polymer concentration was higher.
