Effect of Metallic Tungsten Concentration on Resistance Switching Behavior of Sputtered W-doped NbOx Films

  • In this study, we investigated that the resistance switching characteristics of W-doped NbOx films with increasing W doping concentration. The W-doped NbOx based ReRAM devices with a TiN/W-doped NbOx/Pt/Ti/SiO2 were fabricated on Si substrates. The 50 nm thick W-doped NbOx films were deposited by reactive dc magnetron co-sputtering at $400^{\circ}C$ and oxygen partial pressure of 35%. Micro-structure of W-doped NbOx films and atomic concentration were investigated by XRD, TEM and XPS, respectively. The W-doped NbOx films showed set/reset resistance switching behavior at various W doping concentrations. The process voltage of set/reset is decreased and whereas the initial current level is increased with increasing W doping concentration in NbOx films. The change of resistance switching behavior depending on doping concentration was discussed in terms of concentration of metallic tungsten of oxygen of W-doped NbOx.

  • This study describes the ambulatory ECG monitoring system for the remote autom atic diagnosis. System: tlardware is based on one chip microcomputer(80c31) and its peripherals which consists of A/D, EPROM, RAM, LCD display and two preamplifiers, Power circuits, control logic circuits. A/D converted data were differentiated and low pass filtered. The detection of QRS complex and R point were accomplished by software algorithm based on adaptive threshold computed on low pass fi:leered signal. Rhythm analysis is performed by RR interval and average RR interval. The performance of QRS detection algorithm is evaluated by using MIT/BIH data base. Using this system, the trends of the arrythmia during the long term could be saved and displayed.

  • Atom-economical esterification is of great importance in green chemistry. In this work, we demonstrated the catalyst and additive free esterification of alcohols by their reaction with 2-acyl-4,5-dichloropyridazin-3(2H)-ones without solvent at $100^{\circ}C$. Aliphatic and aromatic alcohols were converted into the corresponding esters in good to excellent yields. It is noteworthy that the reaction is solvent-free, atom-economic, easy-workup, and rapid and that the process is inexpensive.

  • Recrystallization behavior during ingot-breakdown process of Alloy 718 was investigated with finite element analysis and experimental approaches. In order to analyze microstructural changes during the cogging process of an Alloy 718 ingot, the side-pressing and heat treatment tests were performed at different temperatures and ram speed. From the side-pressing and heat treatment test results, it was found that microstructural changes during hot forging of Alloy 718 ingot greatly influenced on a close interaction between dynamic and static-recrystallization behaviors. A recrystallization model of Alloy 718 was used to predict the complex microstructural variation during continuous heating and forging processes of the cogging, and the predicted grain size and its distribution were compared with the actual cogged Alloy 718 billet.

  • We developed a speech coder that can transfer data as well as speech for CDMA digital cellular system. We describe the design method of the speech coder that uses QCELP algorithm for speech coding. The speech coder is implemented on a single fixed-point DSP chip (TMS320C50). the coder has the complexity such as 4K words in RAM, 10K words in ROM, and 33 MIPS in execution time. The developed speech coder is fully tested and successfully working on the CDMA base station system.

  • 유기 화학 기상 증착법(MOCVD)을 이용하여 반응기체 $O_2$의 양 및 Y와 Mn의 운반기체 비(Y/Mn)를 변화시켜가며 Si(100) 기판 위에서 MFSFET(metal-ferroelectric-semiconductor field effect transistor) 구조의 YMnO$_3$박막을 증착하였다. 반응기체 $O_2$의 양이 150sccm일 때 Y/Mn=2와 3인 경우 단일상의 육방정계 YMnO$_3$박막이 형성되었다. YMnO$_3$박막의 전기적 특성은 사방정계 YMnO$_3$박막에서는 나타나지 않았으나, 육방정계 YMnO$_3$박막의 경우 결정립 크기에 영향을 받아 단일상의 육방정계 YMnO$_3$박막 중 결정립 크기가 150nm~200nm(Y/Mn=2)인 경우에는 잔류분극이 100nC/$ extrm{cm}^2$인 P-E 이력곡선의 특성을 나타내었다.

  • Dielectric thin film of N/O (Si$_{3}N_[4}/SIO_{2}$) for high density stacked dynamic-RAM cell was formed by LPCVD and oxidation(Dry & pyrogenic oxidation methods) of the top Si$_{3}N_[4}$ film. The thickness, structure and composition of this film were measured by ellipsometer, high frequency C-V meter, high resolution TEM, AES, and SIMS. The thickness limit of Si$_{3}N_[4}$ film in making thin N/O structure layer was 7nm. In this experiment, the film with thinner than 7nm was not thick enough as oxygen diffusion barrier, and oxygen punched through the film and interfacial oxidation occurred at the phase boundary between Si$_{3}N_[4}$ and polycrystalline silicon electrode.

  • In the present paper we develop a mathematical model that facilitates the calculation of reliability of a complex repairable system having three units namely super priority, priority and ordinary. The system is analyzed with the application of Gumbel Hougaard copula when different types of repair possible at a particular state due to deliberate failure. Various reliability measures such as reliability, MTTF and profit function have been evaluated by using supplementary variable and Laplace transform techniques.
