Photovoltaic Properties of Cu(In1Ga)Se2Thin film Solar Cells Depending on Growth Temperature (성장온도에 따른 Cu(In1Ga)Se2박막 태양전지의 광전특성 분석)

  • This study puts focus on the optimization of growth temperature of CIGS absorber layer which affects severely the performance of solar cells. The CIGS absorber layers were prepared by three-stage co-evaporation of metal elements in the order of In-Ga-Se. The effect of the growth temperature of 1st stage was found not to be so important, and 350$^{\circ}C$ to be the lowest optimum temperature. In the case of growth temperature at 2nd/3rd stage, the optimum temperature was revealed to be 550$^{\circ}C$. The XRD results of CIGS films showed a strong (112) preferred orientation and the Raman spectra of CIGS films showed only the Al mode peak at 173cm$\^$-1/. Scanning electron microscopy results revealed very small grains at 2nd/3rd stage growth temperature of 480$^{\circ}C$. At higher temperatures, the grain size increased together with a reduction in the number of the voids. The optimization of experimental parameters above mentioned, through the repeated fabrication and characterization of unit layers and devices, led to the highest conversion efficiency of 15.4% from CIGS-based thin film solar cell with a structure of Al/ZnO/CdS/CIGS/Mo/glass.

  • Photovoltaic System is increasing install capacity based on environmental-friendly characteristics. It have been actively studied to improve the efficiency. In order to design highly efficient system, it is important to understand the output characteristics of solar panels. The single diode model can represent the physical characteristics of solar panel. But it needs complex process such as mutli-step measurement and numerical analysis to get the exact parameters. In this paper, The method for extracting characteristic parameters of the single diode model based on the I-V characteristic curves in the panel manufacturer's data-sheet is presented. To verify the proposed method, solar cell model constructed in simulink. Simulink model output compared with output graph in datasheet.

  • This paper presents a high-frequency boost type ZVS-PWM chopper-fed DC-DC power converter with a single active auxiliary edge-resonant snubber at the load stage which can be designed for power conditioners such as solar photovoltaic generation, fuel cell generation, battery and super capacitor energy storages. Its principle operation in steady-state is described in addition to a prototype setup. The experimental results of boost type ZVS-PWM chopper proposed here, are evaluated and verified with a practical design model in terms of its switching voltage and current waveforms, the switching v-i trajectory and the temperature performance of IGBT module, the actual power conversion efficiency, and the EMI of radiated and conducted emissions, and then discussed and compared with the hard switching scheme from an experimental point of view. Finally, this paper proposes a practical method to suppress parasitic oscillation due to the active auxiliary resonant switch at ZCS turn-off mode transition with the aid of an additional lossless clamping diode loop, and can be reduced the EMI conducted emission.

  • $n^{+}$-p homojunction InP diodes were fabricated using thermal diffusion of Sulfur into p-type InP substrates(Zn doped, LEC grown, p=2.3${\times}$10$^{16}$c $m^{-3}$). The Sulfur diffusion was carried out at 550$^{\circ}C$, 600$^{\circ}C$, 700$^{\circ}C$ for 4 hours in a sealed quartz ampule(~2ml in volume) containing 5mg I $n_2$ $S_3$ and Img of red phosphorus. The formed junction depth was below 0.5$\mu\textrm{m}$. After the removal of diffused layer on the rear surface of the wafer, the beak ohmic contacts to the p-side were made with a vacuum evaporation of An-Zn(2%) followed by an annealing at 450$^{\circ}C$ for 5 minutes in flowing Ar gas. The front contacts were made with a vacuum evaporation of Au-Ge(12%) followed by an annealing at 500$^{\circ}C$ for 3 minutes in flowing Ar gas. The remarkable sprctral response of the cells obtained at the region of 6000-8000${\AA}$ region. The open circuit voltage $V_{oc}$ , short circuit current density $J_{sc}$ , fill factor and conversion efficiency η of the fabricated pattern solar cells(diffusion condition : at 700$^{\circ}C$ for 4 hours) were 0.660V, 14.04㎃/$\textrm{cm}^2$, 0.6536 and 10.09%, respectively.y.

  • Amid booming PV(photovoltaic) industry, BIPV(Building Integrated PV) is one of the best fascinating PV application technologies. To apply PV in building, variable factors should be reflected such as installation position, shading, temperature effect and so on. Especially a temperature should be considered, for it affects both electrical efficiency of PV module and heating and cooling load in building. Transparent PV modules were designed as finished material for spandrels are presented in this paper. The temperature variation of the modules with and without air gap and insulation were compared and analyzed. The results showed that the module with air gap and insulation has a much larger temperature variation than another transparent module. The temperature of the module reached by 55degree C under vertical irradiance of lower 500$W/m^2$. And the temperature difference between these modules was about 15degree C. To analyze the output performance of module according to temperature variation, separate module was manufactured and measured by sun-simulator. The results showed that 1 degree temperature rise reduced about 0.45% of output power.

  • Recently, the large scaled lead-acid battery is widely introduced to efficient operation of the photovoltaic system in many islands. but the demand of lithium-ion battery is getting increased by the operation of wind power and replacement of the lead-acid battery. And also, under the renewable portfolio standard(RPS) and energy efficiency resource standard(EERS) policy of Korea government, the introduction of energy storage system(ESS) has been actively increased. Therefore, this paper presents the operation algorithm of hybrid battery management system(BMS) using the lead-acid and lithium-ion batteries, in order to maximize advantage of each battery. In other words, this paper proposed the algorithm of state of charge(SOC) and hybrid operation algorithm to calculate the optimal composition rate considering the fixed cost and operation cost of each battery. From the simulation results, it is confirmed that the proposed algorithms are an effective tool to evaluate SOC and to optimally operate hybrid ESS.

Fabrication and Characterization of InGaN/GaN LED structures grown on selectively wet-etched porous GaN template layer

  • Much interest has been focused on InGaN-based materials and their quantum structures due to their optoelectronics applications such as light emitting diode (LED) and photovoltaic devices, because of its high thermal conductivity, high optical efficiency, and direct wide band gap, in spite of their high density of threading dislocations. Build-in internal field-induced quantum-confined Stark effect in InGaN/GaN quantum well LED structures results in a spatial separation of electrons and holes, which leads to a reduction of radiative recombination rate. Therefore, many growth techniques have been developed by utilizing lateral over-growth mode or by inserting additional layers such as patterned layer and superlattices for reducing threading dislocations and internal fields. In this work, we investigated various characteristics of InGaN multiple quantum wells (MQWs) LED structures grown on selectively wet-etched porous (SWEP) GaN template layer and compared with those grown on non-porous GaN template layer over c-plane sapphire substrates. From the surface morphology measured by atomic force microscope, high resolution X-ray diffraction analysis, low temperature photoluminescence (PL) and PL excitation measurements, good structural and optical properties were observed on both LED structures. However, InGaN MQWs LED structures grown on SWEP GaN template layer show relatively low In composition, thin well width, and blue shift of PL spectra on MQW emission. These results were explained by rough surface of template layer, reduction of residual compressive stress, and less piezoelectric field on MQWs by utilizing SWEP GaN template layer. Better electrical properties were also observed for InGaN MQWs on SWEP GaN template layer, specially at reverse operating condition for I-V measurements.

Application of electron beam irradiation for studying the degradation of dye sensitized solar cells (전자선 조사를 통한 염료감응형 태양전지의 분해 연구)

  • The effect of electron beam irradiation on dye sensitized solar cell (DSSC) has been studied to examine degradation of DSSC. The high-energy electron beam irradiation affects on the materials and performance of dye sensitized solar cells. We have checked the effects of electron beam irradiation of $TiO_2$ substrate with and without dye adsorption on the photovoltaic performances of resulting DSSCS and also studied the structural and electrical properties of polymers after irradiation. All solar cells materials were irradiated by electron beams with an energy source of 2MeV at different dose rates of 60 kGy, 120 kGy 240 kGy and 900 kGy and then their photoelectrical parameters were measured at 1 sun $(100 mW/cm^2)$. It was shown that the efficiency of DSSC was decreased as increasing the dose of e-beam irradiation due to lowering in $TiO_2$ crystallinity, decomposition of dye and oxidation of FTO glasses. On the other hand, the performance of solid-state DSSC with polyethylene oxide based electrolyte was improved after irradiation of e-beam due to enhancement of its conductivity and breakage of crosslinking.

Estimation of Optimal Angle for PV Panels Considering Building's Shadow in Daejeon (대전지역 건물음영을 고려한 PV 최적각도 산정)

  • By blocking irradiance, shadows cast by high-rise buildings in urban areas can reduce the power generation efficiency of PV panels installed on low-rise buildings. As the conventionally installed PV panel is not suitable for the urban environment, which is unfavorable for power generating, a more radical solution is required. This study aims to help solve this problem by estimating the optimal PV panel angle. Using the proposed method, the optimal PV angle was calculated by considering shadows that could be cast by nearby buildings throughout the year, and the correlation between solar shading and elevation angle was discovered based on the calculated data.

  • Distinct from conventional energy-harvesting (EH) technologies, such as the use of photovoltaic, piezoelectric, and thermoelectric effects, betavoltaic energy conversion can consistently generate uniform electric power, independent of environmental variations, and provide a constant output of high DC voltage, even under conditions of ultra-low-power EH. It can also dramatically reduce the energy loss incurred in the processes of voltage boosting and regulation. This study realized betavoltaic cells comprised of p-i-n junctions based on silicon carbide, fabricated through a customized semiconductor recipe, and a Ni foil plated with a Ni-63 radioisotope. The betavoltaic energy converter (BEC) includes an array of 16 parallel-connected betavoltaic cells. Experimental results demonstrate that the series and parallel connections of two BECs result in an open-circuit voltage $V_{oc}$ of 3.06 V with a short-circuit current $I_{sc}$ of 48.5 nA, and a $V_{oc}$ of 1.50 V with an $I_{sc}$ of 92.6 nA, respectively. The capacitor charging efficiency in terms of the current generated from the two series-connected BECs was measured to be approximately 90.7%.
