Sn-3Ag-8Bi-5In 솔더는 중온계 무연솔더의 하나로서 개발되었다. In함유 솔더는 고가이지만, 솔더의 융점은 Sn-Ag-Cu 합금계보다 낮다. 본 연구에서 사용된 Sn-3Ag-8Bi-5In 솔더의 용융범위는 188~$204^{\circ}C$ 사이이다. 본 연구에서는 Sn-3Ag-8Bi-5In 솔더의 무연솔더로서의 적용가능성을 조사하기 위하여 솔더의 젖음특성을 평가하였다. Sn-3Ag-8Bi-5In 솔더의 젖음성을 기존 솔더 및 다른 무연솔더와 비교하기 위하여 Sn-37Pb, Sn-3.5Ag 공정솔더의 젖음특성도 조사하였다. 실험결과 영점시간과 젖음시간은 Sn-3Ag-8Bi-5In솔더의 경우 $240^{\circ}C$에서 각각 1.1, 2.2 초로서 Sn-37Pb 및 Sn-3.5Ag 무연솔더에 비하여 비슷하거나 다소 우수하였다. 또한, Sn-3Ag-8Bi-5In의 평형젖음력은 $240^{\circ}C$에서 5.8 mN으로 Sn-37Pb 솔더보다 낮고 Sn-3.5Ag 솔더보다 높았다.
This study was focused on the evaluation of the thermo-mechanical board-level reliability of Pb-bearing and Pb-free surface mount assemblies. The composition of Pb-bearing solder was a typical Sn-37Pb and that of Pb-free solder used in this study was a representative Sn-3.0Ag-0.5Cu in mass %. Thermal shock test was chosen for the reliability evaluation of the solder joints. Typical $Cu_6Sn_5$ intermetallic compound (IMC) layer was formed between both solders and Cu lead frame at the as-reflowed state, while a layer of $Cu_3Sn$ was additionally formed between the $Cu_6Sn_5$ and Cu lead frame during the thermal shock testing. Thickness of the IMC layers increased with increasing thermal shock cycles, and this is very similar result with that of isothermal aging study of solder joints. Shear test of the multi layer ceramic capacitor(MLCC) joints was also performed to investigate the degradation of mechanical bonding strength of solder joints during the thermal shock testing. Failure mode of the joints after shear testing revealed that the degradation was mainly due to the excessive growth of the IMC layers during the thermal shock testing.
At present, Electronic industries push ahead to eliminate the Pb(Lead) -a hazardous material-from all products. Especially, we have performed to select the optimum standard composition of lead free alloy for the application to products for about 3 years from 2000. These days, we have the chance for applying to the mass-production. This project constructed the system for applying the lead free solders on consumer electronic products, which is one of the major products of the LG Electronics. To select the lead free solders with corresponding to the product features, we have passed through the test and applied with Sn-3.0Ag-0.5Cu alloy system to our products, and for the application to the high melting temperature composition, we secured the thermal resistance of the many parts and substrate and optimized the processing conditions. We have operated the temperature cycling test and the high temperature storage test under the standards to confirm the reliability of the products. On these samples, we considered the consequence of our decision by the operating test. For the long life time of the product, we have operated the temperature cycling test at $-45^{\circ}C\;-\;+125^{\circ}C$, 1 cycle/hour, 1000 cycles. Also we have tested the tin whisker growth about lead free plating on lead finish. We have analyzed with the SEM, EDS and any other equipment for confirming the failure mode at the joint and the tin whisker growth on lead free finish.
The electroplating process for a solder bump which can be applied for a flip chip was studied. Si-wafer was used for an experimental substrate, and the substrate were coated with UBM (Under Bump Metallization) of Al(400 nm)/Cu(300 nm)Ni(400 nm)/Au(20 nm) subsequently. The compositions of the bump were Sn-Cu and eutectic Sn-Pb, and characteristics of two bumps were compared. Experimental results showed that the electroplated thickness of the solders were increased with time, and the increasing rates were TEX>$0.45 <\mu\textrm{m}$/min for the Sn-Cu and $ 0.35\mu\textrm{m}$/min for the Sn-Pb. In the case of Sn-Cu, electroplating rate increased from 0.25 to $2.7\mu\textrm{m}$/min with increasing current density from 1 to 8.5 $A/dm^2$. In the case of Sn-Pb the rate increased until the current density became $4 A/dm^2$, and after that current density the rate maintains constant value of $0.62\mu\textrm{m}$/min. The electro plated bumps were air reflowed to form spherical bumps, and their bonded shear strengths were evaluated. The shear strength reached at the reflow time of 10 sec, and the strength was of 113 gf for Sn-Cu and 120 gf for Sn-Pb.
Recently European Council(EU) published the RoHS(restriction of the use of certain hazardous substances in electrical and electronic equipment) which is prohibit the use of Pb, Hg, Cd, $Cr^{+6}$, PBB or PBDE in the electrical and electronic equipments. So EU member States shall ensure that, from 1 July 2006, new electrical and electronic equipment put on the market does not contain 6 hazardous substances. The one of the most important in electronics manufacturing process is soldering. Soldering process use the chemical substances which are applied in fluxing and cleaning processes and it can generate the malfunction of electronics caused by corrosion in the fields conditions. Therefore this study researched on the polarization and Tafel properties of Sn40Pb and Sn3.0Ag0.5Cu(SAC) solder based on the electrochemical theory. We prepared SnPb specimens which was aged in $150^{\circ}C,\;180^{\circ}C$ for 15 minutes ana Sn3.0Ag0.5Cu specimens that was aged in $180^{\circ}C,\;220^{\circ}C$ for 10 minutes. Experimental polarization curves were measured in distilled ionized water and $3.5 wt\%$, 1 mole NaCl electrolyte of $40^{\circ}C$, pH 7.5. Ag/AgCl and graphite were utilized by reference and counter electrode, respectively. To observe the electrochemical reaction, polarization test was conducted from -250 mV to +250 mV. From the polarization curves that were composed of anodic and cathodic curves, we obtained Tafel slop, reversible electrode potential(Ecorr) and exchange current density(Icorr). Reflow process conditions were investigated for 0402 electric parts with Sn-3.0Ag-0.5Cu solders. Circle hole shape metal mask with 100 m thickness showed excellent printability. Self alignment abilities were 71% for 1005 chips, 52% for 0603 chips, and 3% for 0402 chips. Average joining strengos were 1990 gf for 1005 chips, 867 gf for 0603 chips, and 525 gf for 0402 chips. As mis-mounting angle increased, joining strength decreased. Considering self-alignment ability, mounting angle had to be under $5^{\circ}$ and contact area of the chips had to be over 40% for Pb-free soldering process for 0402 chips.

Cu/Ni/Au layer had the best wettability as zero cross time and equilibrium force, and the measured values were 0.93 sec and 7mN, respectively. Surface tension of Sn-3.5Ag-0.7Cu solder turmed out to be 0.52N/m. The thickness of IMC is reduced in the order of Cu, Cu/Sn, Cu/Mi and Cu/Ni/Au coated layer. Shear strength of Cu/Ni, Cu/Sn and Cu was around 560gf but Cu/Ni/Au was 370gf.

본 연구에서는 유연솔더인 63Sn37Pb와 무연 솔더인 95.5Sn4.0Ag0.5Cu와 97Sn2.5Ag0.5Cu BGA(Ball Grid Array) 패키지를 인쇄회로기판(Printed Circuit Board, PCB)에 위치에 따라 장착하고 보드레벨의 낙하시험(Board Level Drop Test)을 실시하여 충격에 대한 유 무연 솔더의 특성을 분석하였고 4점굽힘시험(board Level 4-point Bending Test)을 실시하여 굽힘에 대한 솔더볼의 기계적 저항특성을 분석하였다. 또한 유한요소법(Finite Element Modeling, FEM)을 이용해 낙하시험과 4점굽힘시험에서 솔더 조인트에 미치는 응력과 변형률을 해석하였으며, 시험 설계 시에 솔더 조인트의 응력변화에 영향을 미칠 수 있는 변수를 고려하여 해석하고 결과를 비교 분석하였다. 낙하시험과 4점굽힘시험에서 모두 무연솔더는 유연솔더보다 2배 이상 높은 신뢰성을 보였으며, PCB의 중앙에 위치한 패키지는 외각에 위치한 패키지 보다 매우 낮은 신뢰성을 보였다. 유한요소법을 통해 해석한 결과 최외각 솔더에서 가장 큰 응력이 발생하였고, 솔더의 조성과, 시험설계변수에 의해 응력의 발생 정도가 다름을 나타내었다.
