구리 TSV의 열기계적 신뢰성해석 (Thermo-mechanical Reliability Analysis of Copper TSV)

  • TSV technology raises several reliability concerns particularly caused by thermally induced stress. In traditional package, the thermo-mechanical failure mostly occurs as a result of the damage in the solder joint. In TSV technology, however, the driving failure may be TSV interconnects. In this study, the thermomechanical reliability of TSV technology is investigated using finite element method. Thermal stress and thermal fatigue phenomenon caused by repetitive temperature cycling are analyzed, and possible failure locations are discussed. In particular, the effects of via size, via pitch and bonding pad on thermo-mechanical reliability are investigated. The plastic strain generally increases with via size increases. Therefore, expected thermal fatigue life also increase as the via size decreases. However, the small via shows the higher von Mises stress. This means that smaller vias are not always safe despite their longer life expectancy. Therefore careful design consideration of via size and pitch is required for reliability improvement. Also the bonding pad design is important for enhancing the reliability of TSV structure.

Sn-Xwt%Cu계 솔더의 젖음성에 관한 연구 (Study on Wettability of Sn-Xwt%Cu Solder)

  • The wettability of Sn-Xwt%Cu(X=$0{\sim}3wt%$) solder was evaluated with wetting balance tester. And, the intermetallic compounds(IMCs) which were formed at the interface between solders and pads were investigated by using scanning electron microscopy(SEM) and energy dispersive spectroscopy(EDS). The wetting force of Sn-0.7wt%Cu solder was higher than that of 100wt%Sn and Sn-3.0wt%Cu solder. The value of $\gamma_{fl}$ and ($\gamma_{fs}-\gamma_{ls}$) had a tendency to increase with increasing the wetting temperature. The activation energy with bare Cu pad and flux with 15% solid content was increased in the following order: Sn-0.7Cu (68.42 kJ/mol) ; Sn-3.0Cu(72.66 kJ/mol) ; Sn solder(94.53 kJ/mol). It was identified that the Cu6Sn5 phase was formed at the interface between Sn-Xwt%Cu solder and Cu pad.

전술차량용 종감속기 마모패드 최적설계에 관한 연구 (The Optimal Design of Wear Pads for the Final Reduction Drive in Tactical Vehicles)

  • The final reduction drive in tactical vehicles has a wear-pad that helps to maintain adequate end floating when the hub assay operates. The input axis and sun gear move repeatedly with the axis when tactical vehicle is operating. The hub assay is designed so that the wear pads won't seize during operation. Seizure of the wear pads during operation results in oil leakage. In our study, the fault mechanism was analyzed to prevent the seizure of the wear pads and an optimal design for the shape and material of the wear-pad was explored. We then observed the changes in temperature, shape, and material of several important parts.

  • The main cause of scattering dust generated by transportation equipment such as automobiles was largely due to exhaust gas from internal combustion engines in the past, but it was generally recognized that non-exhaust causes such as abrasion of the tires or brake pads were low. Accordingly, scattering dust generated by exhaust gas has consistently existed in many studies, such as technological progress and related regulations, but research on non-exhaust is relatively insignificant, and the need for research on scattering dust generated by non-exhaust is emerging. In this study, a dust collector that can be easily mounted on a caliper to collect scattering dust generated by pad wear during the brake operation of an automobile was manufactured. In this study, we developed a dust collector that is easy to mount on calipers to collect scattering dust caused by pad wear during brake operation of automobiles. According to the installation of the manufactured dust collector, the performance of scattering dust by brake operation and the temperature change characteristics of calipers according to the structure of the dust collector were evaluated.

  • This study investigated the effect of solvent on the fabrication of Ni-free Fe-based alloy nano powders by employing the PWE (pulsed wire evaporation) in liquid and compared the alloy particles fabricated by three different methods (PWE in liquid, PWE in Ar, plasma arc discharge), for high temperature oxidation-resistant metallic porous body for high temperature soot filter system. Three different solvents (ethanol, acetone, distilled water) of liquid were adapted in PWE in liquid process, while X-ray diffraction (XRD), field emission scanning microscope (FE-SEM), and transmission electron microscope (TEM) were used to investigate the characteristics of the Fe-Cr-Al nano powders. The alloy powder synthesized by PWE in ethanol has good particle size and no surface oxidation compared to that of distilled water. Since the Fe-based alloy powders, which were fabricated by PWE in Ar and PAD process, showed surface oxidation by TEM analysis, the PWE in ethanol is the best way to fabricate Fe-based alloy nano powder.

Study of Inhibition Characteristics of Slurry Additives in Copper CMP using Force Spectroscopy

  • Using a reference slurry, ammonium dodecyl sulfate (ADS), an anionic and environmentally friendly surfactant, was investigated as an alternative to BTA for its inhibition and lubrication characteristics. Results demonstrated that the inhibition efficiency of ADS was superior to that of BTA. Coefficient of friction (COF) was the lowest when the slurry contained ADS. This suggested that adsorbed ADS on the surface provided lubricating action thereby reducing the wear between the contacting surfaces. Temperature results were consistent with the COF and removal rate data. ADS showed the lowest temperature rise again confirming the softening effect of the adsorbed surfactant layer and less energy dissipation due to friction. Spectral analysis of shear force showed that increasing the pad-wafer sliding velocity at constant wafer pressure shifted the high frequency spectral peaks to lower frequencies while increasing the variance of the frictional force. Addition of ADS reduced the fluctuating component of the shear force and the extent of the pre-existing stick-slip phenomena caused by the kinematics of the process and collision event between pad asperities with the wafer. By contrast, in the case of BTA, there were no such observed benefits but instead undesirable effects were seen at some polishing conditions. This work underscored the importance of real-time force spectroscopy in elucidating the adsorption, lubrication and inhibition of additives in slurries in CMP.

디스크 브레이크와 패드의 마찰열에 의한 열적거동에 관한 연구 (A Study on the Thermal Behaviors of Disk Brake and Pad by Friction Heat)

  • 본 논문은 자동차 제동성능에 대한 운전자의 요구에 따라 브레이크 디스크 튜닝이 많이 이루어지고 있어, 자동차에 사용되고 있는 순정 디스크와 튜닝제품으로 나오고 있는 디스크의 열적거동을 FEM해석을 통해 분석하였다. 순정 디스크 모델링 및 튜닝 디스크 Model-1, Model-2, Model-3로 모델링을 하고 디스크 회전속도를 1000rpm으로 설정하여 해석을 실시하였다. 브레이크를 작동하면 디스크와 패드 접촉에 의해 발생하는 작동시 온도와 디스크 정지 후 마찰면의 온도, 열 변형 등 디스크 표면의 열적거동에 대하여 분석하였다. 브레이크 작동시(0-4.5초) 온도는 순정 디스크보다 튜닝 디스크가 34℃높게 나타났고, 디스크 정지 후(40.5초) 온도는 튜닝 디스크가 18℃낮게 분석되었으며, 디스크 열에 의한 변형은 튜닝 디스크가 0.3mm정도 많이 변형되었다. 순정 디스크와 튜닝 디스크의 열적거동에 따른 페이드 현상 등을 줄일 수 있는 효과는 있으나, 튜닝 디스크의 홀 가공 및 디스크 면 가공에 따른 열적거동에는 크게 변화가 없음을 관찰할 수 있었다.

  • Brake system is indispensible functional part to the transportation machines such as railroad cars, and all of industrial machines. It is mechanical element to stop the movement or slow the speed, transforming kinetic energy of motion object into thermal energy through solid friction. According that recently the railroad cars have become high-speed, the technique in braking domain to secure the overall braking effort is making rapid progress. In particular, material development and manufacturing process are so important to secure friction performance, which is the core in braking performance of mechanical brake units. Wear of brake disk could mainly result in the diminishment of its life span due to thermal cracking, so the endurance against high temperature is required. On the other hand, in this case, the problem is that the side wear of pad, relative material is slightly increased because of enlargement of plastic deformation. It is necessary, therefore, to develop a disk material that will be used in the Tilting System mechanical brake units. The purpose of this paper is to make a study prior to developing brake disk of Tilting Train travelling at 200km/h and to propose the component of brake disk. Accordingly, I will conduct sufficient researches on technical documents of brake disk, that are basic documentations, analyze an impact on components, and further, considering braking degree of train, study for the basic proposal on brake disk's component of the train travelling at 200km/h, which has relatively minor influence of heat stress and maintains the friction. In this respect, I would like to investigate friction characteristics between disk and relative friction material via Test on some possible test segments, analyze and propose friction performance, temperature impact and so forth coming from the contact with pad, relative material to demonstrate the friction characteristics.

온실의 환기 및 냉방 설계를 위한 열평형 모델의 작용 (Application of Heat Balance Model Design of Ventilating and Cooling Greenhouse)

  • 여름철 고온기에 시설 이용율을 높이고 안정적인 생산을 하기 위해서는 고온 극복 시스템의 도입이 필요하며, 이러한 시스템을 도입하기 위하여는 적정 설비용량의 중요하다. 온실의 고온극복방법을 차광환기시스템, 차광환기 패드시스템, 차광환기 포그시스템으로 설정하고, 각 방법별로 시스템의 설계제원 결정을 위한 열평형식을 구성하였으며 현장 실험을 통하여 적용성을 검토하였다. 환기창 단면 풍속을 1분 간격으로 측정하여 유량으로 환산한 값을 환기량의 실측치로 하고 열평형식을 이용하여 계산한 환기량과 비교한 결과 비교적 잘 일치하는 것으로 나타났다. 열평형 모델의 입력변소중 피복재의 열관류이 1% 증가하면 필요환기량은 0.3% 감소하였고, 태양복사에 대한 증발산비(E)의 값이 1% 증가하면 필요환기량은 1.3%나 감소하는 것으로 나타났다. 따라서, E 값의 선택이 매우 중요하며 온실의 환기 및 냉방 설계기준을 설정하기 위해서는 여러 가지 작물의 상태에 따른 E값의 변화를 실측한 자료의 축적을 통해 가이드라인이 제시되어야 할 것으로 판단된다. 온실의 환기 및 냉방 설비 용량 결정을 위한 열평형 모델의 적용성을 검토하기 위하여 6가지의 동일한 조건에 대하여 시뮬레이션한 결과, 필요 공기교환율은 5.1∼7.7%정도, 증발수량은 6.8∼9.3%정도 fan and pad 시스템이 포그시스템에 비하여 큰 것으로 나타났다.

발사전 가열 해석 - Delta II 자료 분석

  • 발사체는 발사되기 수일 전에 발사탑에 세워져 체크과정 및 연료공급 등을 수행하게 되므로 발사까지는 계속 외부의 열환경에 노출되게 된다. 발사체의 페어링에 대한 발사전 가열 해석(Prelaunch Thermal analysis)은 발사시 페어링의 최대/최소 온도 예측 및 공조 설비(air conditioning system)의 성능 예측을 목적으로 수행된다. 본 연구에서는 범용 열해석 프로그램인 Sinda/Fluint 이용하여 Delta II 페어링에 대하여 발사전 가열 해석을 수행하였으며, 그 결과를 Delta II 보고서 자료와 비교 및 분석하였다.
