The crystallization speed (v) of amorphous (InTe)$_x$(GeTe) (x = 0.1, 0.3 and 0.5) films and their thermal, optical and electrical behaviors have been investigated using nano-pulse scanner (wavelength = 658 nm, laser beam diameter < 2 ${\mu}m$), X-ray diffraction (XRD), 4-point probe and UV-vis-IR spectrophotometer. These results were compared with those of $Ge_2Sb_2Te_5$ (GST) film, comprehensively utilized for phase-change random access memory (PRAM). Both v-value and thermal stability of (InTe)$_{0.1}$(GeTe) and (InTe)$_{0.3}$(GeTe) films could be enhanced in comparison with those of the GST. Contrarily, the v-value in the (InTe)$_{0.5}$(GeTe) film was so drastically deteriorated that we could not quantitatively evaluate it. This deterioration is thought because amorphous (InTe)$_{0.5}$(GeTe) film has relatively high reflectance, resulting in too low absorption to cause the crystallization. Conclusively, it could be thought that a proper compositional (InTe)$_x$(GeTe) films (e.g., x < 0.3) may be good candidates with both high crystallization speed and thermal stability for PRAM application.
Nonvolatile memory (NVM) is being considered as an alternative of traditional memory devices such as SRAM and DRAM, which suffer from various limitations due to the technology scaling of modern integrated circuits. Although NVMs have advantages including nonvolatility, low leakage current, and high density, their inferior write performance in terms of energy and endurance becomes a major challenge to the successful design of NVM-based memory systems. In order to overcome the aforementioned drawback of the NVM, extensive research is required to develop energy- and endurance-aware optimization techniques for NVM-based memory systems. However, researchers have experienced difficulty in finding a suitable simulation tool to prototype and evaluate new NVM optimization schemes because existing simulation tools do not consider the feature of NVM devices. In this article, we introduce a NVM-based cache simulator to support rapid prototyping and evaluation of NVM-based caches, as well as energy- and endurance-aware NVM cache optimization schemes. We demonstrate that the proposed NVM cache simulator can easily prototype PRAM cache and PRAM+STT-RAM hybrid cache as well as evaluate various write traffic reduction schemes and wear leveling schemes.
PRAM (phase-change random access memory)은 전류 펄스 인가에 따른 기록매질의 비정질-결정질 간 상변화와 그에 동반되는 저항변화를 이용하는 차세대 비휘발성 메모리 소자로서 연구되어지고 있다. 본 논문에서는 $(GeTe)_x(Sb_2Te_3)$ pseudobinary line을 따르는 조성(x=0.5, 1, 2, 8)의 벌크 및 박막시료를 제작하고 원자-스케일의 구조적 상변화를 분석하였다. 열증착을 이용하여 Si 기판위에 200nm 두께의 박막을 형성, 질소분위기 하에서 100-450도 범위에서 열처리 하였다. XRD를 통해 열처리 온도에 따른 구조적 분석을 실시하였다. x=8의 조성을 제외한 전체 박막에 대해 열처리 온도 증가에 따라 fcc와 hexagonal 구조가 순차적으로 나타났으며 일부에서는 혼종의 상구조를 보였다. 특히, $Ge_2Sb_2Te_5$ 박막에 대하여 EXAFS (extended x-ray absorption fine structure) 및 XPS를 이용하여 상변화의 원자-스케일 구조분석을 하였다.
$Ge_2Sb_2Te_5$ (GST)는 광학 스토리지 및 PRAM(Phase-change Random Access Memory)에 적용 가능한 대표적인 상변화 물질이며 상변화 거동에 대한 다양한 연구가 진행되고 있다. 차세대 비휘발성 메모리로 각광을 받고 있는 PRAM의 경우 저전력 그러나 향후 고집적, 고성능 PRAM 소자구현을 위해서는 Reset 전류 감소를 통한 소비 전력 감소, 인접 셀간의 'cross talking'을 방지할 수 있는 열적 안정성 개선 등의 문제점들을 해결해야 한다. GST 물질의 전기적, 열적 특성을 조절하여 이러한 문제를 해결하기 위하여 GST 물질에 이종의 원소를 첨가하는 연구가 활발히 진행되고 있으며, 특히 질소 첨가에 의해 결정 성장 억제를 통한 결정화 온도 증가, 결정질의 저항 증가 등의 보고가 있었다. 본 연구에서는 질소를 첨가한 N-doped $Ge_2Sb_2Te_5$ (NGST) 박막의 상변화 거동을 규명하고 GST 박막과 비교하여 첨가된 질소의 영향을 분석하고자 한다. D.C Magnetron sputtering 방법으로 증착된 GST와 NGST 박막을 등온으로 유지하여 각 온도별로 열처리 시간 증가에 따른 비저항을 실시간으로 측정하여 GST와 NGST 박막의 상분율을 계산하고 Kissinger 모델을 이용하여 effective activation energy ($E_a$)를 구하였다. GST와 NGST 박막의 $E_a$는 각각 $2.08\;{\pm}\;0.11\;eV$와 $2.66\;{\pm}\;0.12\;eV$로 계산되었다. 따라서 첨가된 질소에 의해 NGST 박막의 결정화를 위하여 GST 박막의 경우보다 더 큰 활성화 에너지가 필요하다.
최근, 디지털 기술의 발전과 인터넷 보급이 활성화 되면서 PC 뿐만 아니라 모든 단말기가 네트워크에 상시 접속되어, 누구든지 시간과 장소에 제약이 없이 다양한 서비스를 제공 받을 수 있는 유비쿼터스환경의 사회로의 진입이 가시화되고 있다. 이러한 기술을 가능하게 하는 핵심 코어 기술 중의 하나가 메모리 기술이다. 최근에 유비쿼터스용 유니버설 메모리가 연구 개발되고 있어 이 기술에 대한 원리와 간단한 구조 및 최근의 기술 동향에 대하여 살펴보고, 향후의 유니버설 메모리 기술의 연구개발 방향에 대하여 언급하였다. 여기서는 유니버설 메모리라고 불리는 차세대의 비휘발성 메모리 중에서 현재 가장주목 받고 있는 MRAM, FeRAM, PRAM의 기본적인 구조에 대해서 설명하고 그 최근의 기술 개발 동향에 대하여 분석하여 언급하고자 한다.

Artificial intelligence (AI) is software that learns large amounts of data and provides the desired results for certain patterns. In other words, learning a large amount of data is very important, and the role of memory in terms of computing systems is important. Massive data means wider bandwidth, and the design of the memory system that can provide it becomes even more important. Providing wide bandwidth in AI systems is also related to power consumption. AlphaGo, for example, consumes 170 kW of power using 1202 CPUs and 176 GPUs. Since more than 50% of the consumption of memory is usually used by system chips, a lot of investment is being made in memory technology for AI chips. MRAM, PRAM, ReRAM and Hybrid RAM are mainly studied. This study presents various memory technologies that are being studied in artificial intelligence chip design. Especially, MRAM and PRAM are commerciallized for the next generation memory. They have two significant advantages that are ultra low power consumption and nearly zero leakage power. This paper describes a comparative analysis of the four representative new memory technologies.
In other to progress better crystallization transition and long phase-transformation data of phase-change memory (PRAM), we investigated about the effect of Sb doping and Ag ions percolating into Ge-Se-Te phase-change material. Doped Sb concentrations was determined each of 10 wt%, 20 wt% and 30 wt%. As the Sb-doping concentration was increased, the resistivity decreased and the crystallization temperature increased. Ionization of Ag was progressed by DPSS laser (532 nm) for 1 hour. The resistivity was more decreased and the crystallization temperature was more increased in case of adding Ag layer under Sh-(Ge-Se-Te) thin film. At the every condition of thin films included Ag layer more stable states were indicated compare with just Sh-doped Ge-Se-Te thin films.
