다결정 실리콘 박막 위에 P이온 샤워 도핑 후 열처리 방법에 따르는 도펀트 활성화 및 결함 회복에 관한 효과 (The Effect of Annealing Methods on Dopant Activation and Damage Recovery of Phosphorous ion Shower Doped Poly-Si)

  • Ion-Shower-Doping장비 및 $PH_/3M_2$혼합 가스를 사용하여 Phosphorous를 ELA방법으로 제조된 Poly-Si에 가속 전압 및 조사량을 변수로 이온 주입하였다. As-implanted된 시편의 결정도는 UV-transmittance spectroscopy를 사용하여 측정하였다. 이 때 UV-transmittance를 이용하여 측정한 값은 Raman spectroscopy를 이용해서 측정한 값과 서로 관련되어 있음을 알았다. 면 저항은 가속전압이 1kV에서 15kV까지 증가함에 따라 감소한다 그러나 가혹한 도핑조건하에서는 가속전압의 증가 시 면 저항이 증가한다. 이는 활성화 열처리 후 치유되지 않은 결함에 의해 전자가 포획되며 이에 따라 전하 운반자의 농도가 감소하는 때문이다. 활성화 열처리는 로열처리, RTA 열처리, ELA 열처리 등의 방법으로 수행하였고 열처리 방법에 따르는 도펀트의 활성화 및 결함의 회복의 거동을 연구하였다

Kinetics and Mechanism of Triethylamine Catalysed Michael Addition of Benzenethiol to 1-(2-Nitrovinyl)benzene in Acetonitrile

  • Nucleophilic addition reaction of benzenethiols (PhSH) to 1-(2-nitrovinyl) benzenes ($\beta$ NS) in the presence of triethylamine (TEA) has been studied in acetonitrile at 25 ${^{\circ}C}$. The rate is first order with respect to [PhSH], [TEA] and [$\beta$ NS]. The reaction is found to proceed with the formation of ion-pair between benzenethiol and TEA. A suitable mechanism with the formation of an adduct between ion-pair and substrate in a slow step followed by its rearrangement to 1,2-addition product in a fast step has been proposed and corresponding rate law derived. From the rate law, the rate constants for the interaction between ion-pair and $\beta$NS have been evaluated. Interestingly, in both para-substituted substrates and benzenethiols the rate increases with the electron-withdrawing power of the substituents. The positive sign of $\rho_x$ in benzenethiols has been explained. The magnitude of cross-interaction constant, $\rho_{xy}$ is small (0.08). The magnitude of the Hammett $\rho_x$ values is higher than that of the Bronsted, $\beta_x$ values for benzenethiols. The kinetic isotope effect, $k_H/k_D$, is found to be greater than unity. A suitable transition state with simultaneous formation of $C_\beta$ -H and $B_\alpha$ -S bonds involving the ion-pair and $\beta$NS in a single concerted step has been proposed to account for these observations.

Aminolysis of Benzyl 2-Pyridyl Thionocarbonate and t-Butyl 2-Pyridyl Thionocarbonate: Effects of Nonleaving Groups on Reactivity and Reaction Mechanism

  • A kinetic study is reported for nucleophilic substitution reactions of benzyl 2-pyridyl thionocarbonate (5b) and t-butyl 2-pyridyl thionocarbonate (6b) with a series of alicyclic secondary amines in $H_2O$ at $25.0^{\circ}C$. General-base catalysis, which has often been reported to occur for aminolysis of esters possessing a C=S electrophilic center, is absent for the reactions of 5b and 6b. The Br${\o}$nsted-type plots for the reactions of 5b and 6b are linear with ${\beta}_{nuc}$ = 0.29 and 0.43, respectively, indicating that the reactions of 5b proceed through a stepwise mechanism with formation of a zwitterionic tetrahedral intermediate ($T^{\pm}$) being the rate-determining step while those of 6b proceed through a concerted mechanism. The reactivity of 5b and 6b is similar to that of their oxygen analogues (i.e., benzyl 2-pyridyl carbonate 5a and t-butyl 2-pyridyl carbonate 6a, respectively), indicating that the effect of modification of the electrophilic center from C=O to C=S (i.e., from 5a to 5b and from 6a to 6b) on reactivity is insignificant. In contrast, 6b is much less reactive than 5b, indicating that the replacement of the $PhCH_2$ in 5b by the t-Bu in 6b results in a significant decrease in reactivity as well as a change in the reaction mechanism (i.e., from a stepwise mechanism to a concerted pathway). It has been concluded that the contrasting reactivity and reaction mechanism for the reactions of 5b and 6b are not due to the electronic effects of $PhCH_2$ and t-Bu but are caused by the large steric hindrance exerted by the bulky t-Bu in 6b.

Applications of Third Order Models in Solvolytic Reaction of Aliphatic Substituted Acyl Derivatives in 2,2,2-Trifluoroethanol-Ethanol Systems

  • Rate constants at various temperatures and activation parameters are reported for solvolyses of acyl chlorides (RCOCl), with R = Me, Et, i-Pr, t-Bu, cyclopentylmethyl, benzyl, thiophenylmethyl, 2-phenylethyl, diphenylmethyl, and phenylthiomethyl in 100% ethanol, 100% 2,2,2-trifluoroethanol (TFE), 80% v/v ethanol/ water and 97% w/w TFE/water. Additional rate constants for solvolyses with R = Me, t-Bu, and $PhCH_2$ are reported for TFE/water and TFE/ethanol mixtures, and for solvolyses with R = t-Bu, and PhCH2 are reported for 1,1,1,3,3,3-hexafluoropropan-2-ol/water mixtures, as well as selected kinetic solvent isotope effects (MeOH/MeOD and TFE). Taft plots show that electron withdrawing groups (EWG) decrease reactivity significantly in TFE, but increase reactivity slightly in ethanol. Correlation of solvent effects using the extended Grunwald-Winstein (GW) equation shows an increasing sensitivity to solvent nucleophilicity for EWG. The effect of solvent stoichiometry in assumed third order reactions is evaluated for TFE/ethanol mixtures, which do not fit well in GW plots for R = Me, and t-Bu, and it is proposed that one molecule of TFE may have a specific role as electrophile; in contrast, reactions of substrates containing an EWG can be explained by third order reactions in which one molecule of solvent (ethanol or TFE) acts as a nucleophile, and a molecule of ethanol acts as a general base catalyst. Isokinetic relationships are also investigated.

생산적 독서 습관과 독서에 대한 해석이 독서에 미치는 효과 (Effects of Productive Reading Habit and Construal of Reading on Reading Performance)

  • 현 연구는 생산적 독서 습관(PRH)과 독서에 대한 해석이 독서 수행에 미치는 효과를 조사하고, 독서를 지속적으로 하는 사람과 그렇지 않은 사람에게 어떤 심리적 차이가 존재하는지 확인하기 위해 이루어졌다. 이를 위해 309명의 청소년들을 대상으로 PRH이 낮은 집단과 높은 집단을 구분하였고, 독서에 대한 구체적(어떻게) 대 추상적(왜) 해석을 점화한 후, 6주간 독서 수행을 조사하였다. 그 후 수집한 자료에 대한 카이스퀘어 분석과 변량분석을 수행하였다. 결과적으로 PRH이 높은 집단이 이것이 낮은 집단에 비해 독서한 날 수가 많고, 총 독서 시간이 긴 것으로 나타났다. 또한 PRH이 높은 집단은 독서에 대한 해석에 따라 독서한 날 수와 독서시간이 달라지지 않았다. 반면 PRH이 낮은 집단은 독서에 대해 구체적으로 해석하는 조건일 때가 이를 추상적으로 해석하는 조건일 때보다 독서한 날 수가 많고, 총 독서 시간이 길어지는 효과가 관찰되었다. 본 연구는 PH가 낮은 사람들이 과업을 시작하고 집중을 유지할 수 있게 해주는 것에 구체적 해석이 도움이 될 수 있다는 것을 보여준다.

TIPS-pentacene:ph-BTBT-10 혼합 유기반도체가 유기전계효과트랜지스터 광반응 특성에 미치는 영향 (Effects of Blended TIPS-pentacene:ph-BTBT-10 Organic Semiconductors on the Photoresponse Characteristics of Organic Field-effect Transistors)

  • 본 연구에서는 6,13-Bis(triisopropylsilylethynyl)pentacene(TP):2-Decyl-7-phenyl[1]benzothieno[3,2-b][1]benzothiophene(BT):Poly styrene (PS) 블랜딩 thin film transistor (TFT)를 제작 광 흡수 센서로의 활용에 대해 탐구한다. BT의 혼합으로 인해 off current 감소와 on/off ratio 향상을 동시에 달성하였다. 특히, TP:BT:PS (1:0.25:1 w/w) 샘플은 우수한 광 흡수 특성을 보여주었고, 이를 통해 높은 성능의 광 흡수 장치 제작이 가능함을 입증했다. 다양한 혼합 비율의 결정 구조와 전기적 특성에 대한 분석을 통해 TP:BT:PS (1:0.25:1 w/w) 샘플이 최적임을 확인하였다. 이 결과는 광 흡수 장치의 발전 뿐만 아니라 혼합 organic semiconductor (OSC)의 광전자 시스템 개발에 긍정적인 기대효과를 미칠 수 있을 것이며, 이를 통해 단일 OSC 사용의 제약을 극복하고, 미세 조정된 광학 응답을 갖춘 고성능 OSC TFT를 제작하여 의료 전자소자, 산업용 전자소자 등에 응용할 수 있을 것으로 기대된다.

  • This study was to examine the anti-bacteria effect and the changes of chemical properties of chrome-tanned garment leathers on the preservative treatment. Various test methods, such as investigation of preservative treatment process, resistance test and chemical analysis by cleaning, antbbacterial test by shake flask method are carried out in this study. The results can be obtained as follows: 1. Bacterial reduction percentage of chrome-tanned garment leathers on the preservative treatment was 28.6%. 2. In the antbbacterial effect by dry cleaning, preservative treated leathers has no resistance. 3. Fats content has been removed by dry cleaning using perchloroethylene, so garment leathers properties were altered. 4. PH value was changed by dry cleaning. But once after fats removing, it was changed the little by dry cleaning numbers.

3.5% NaCl 수용액의 pH변화가 복합조직강의 부식피로파괴에 미치는 영향 (Influence of pH in 3.5% NaCl aqueous solution on corrosion fatigue-fracture of dual phase steel)

  • Corrosion fatigue fracture of dual phase steel(SS41) and raw material steel(SS41) were investigated in 3.5% NaCl aqueous solution at PH 4,6,9 and 11. The fatigue limit of dual phase steel is increased approximately 1.8 times larger than that of raw material in air. The corrosion fatigue life of dual phase steel is about 5-10 times larger than that of raw material in 3.5% NaCl aqueous solution. The reduction of fatigue life is larger for the acidsalt solution than for the alkali salt solution. The reduction of stress level on the reduction ratio of corrosion fatigue life is large as pH 6-11. The reduction ratio of corrosion fatigue life of dual phase steel and raw material is nearly coincided at pH 2. While at pH4-2 the reduction ratio of corrosion fatigue life only depends on the corrosion effect. It has been found that the corrosion resistance effect of dual phase steel is smaller than that of raw material in corrosion fatigue crack propagation rate. As pH below 6 is changed, it can be clearly observed from raw material that the brittle intergranular fracture is characterized, and from the above result, the influence of corrosion of dual phase steel is small.

초음파진동 조사장 내에서 Al-Pb계 합금의 제조 및 조직 (Fabrication and Microstructures of Al-Pb Alloy in the Ultrasonic Vibration)

  • Water and oil were completely synthesised with ultrasonic vibration energy irradiation. Pure Pb were added into Al melt during irradiated the ultrasonic vibration energy in 750. And the ultrasonic vibration energy was applied to Al-Pb melt to enhance the miscibility. Microstructural analysis, thermal analysis and X-ray diffraction analysis were carried out to evaluate the effect of the ultrasonic vibration energy on the castability and microstructural reliability. (1) Using the ultrasonic vibration energy irradiation, the complete mixing of water and oil was obtained. (2) The microstructure was refined by the application of ultrasonic vibration energy in Al-Pb alloys. (3) Relatively large Pb particles, $5{\mu}m$ were most distributed alone the grain boundaries with fine Pb particles evenly distributed in the matrix. (4) The solubility of Ph in Al-Pb alloys was increases up to 5% with the application of ultrasonic vibration energy.

화학 기상 증착법으로 저온 증착한 보론 포스파이드의 특성에 관한 연구 (A Study on Characteristics of Boron Phosphide Deposited at Low Temperature Using CVD Method)

  • Boron Phosphide films were deposited on the glass substrate at low temperature, 550$^{\circ}C$, by the reaction of B$_2$H$\sub$6/ with PH$_3$ using CVD. N$_2$ was employed as carrier gas. The deposition rate was 1000${\AA}$/min and the refractive index of film was 2.6. The data of XRD show that the film has the preferred orientation of (1 0 1). The VIS spectrophotometer's data proved that the films are transparent in the visible range. Also, we performed AFM, FT-IR measurement. To investigate the annealing effect, the samples were annealed for 1hour, 3hours at 550$^{\circ}C$ and tested.
