A Molecular Dynamics Study of the Stress Effect on Oxidation Behavior of Silicon Nanowires

  • Silicon nanowires (Si NWs) have been extensively studied for nanoelectronics owing to their unique optical and electrical properties different from those of bulk silicon. For the development of Si NW devices, better understanding of oxidation behavior in Si NWs would be an important issue. For example, it is widely known that atomic scale roughness at the dielectric (SiOx)/channel (Si) interface can significantly affect the device performance in the nano-scale devices. However, the oxidation process at the atomic-scale is still unknown because of its complexity. In the present work, we investigated the oxidation behavior of Si NW in atomic scale by simulating the dry oxidation process using a reactive molecular dynamics simulation technique. We focused on the residual stress evolution during oxidation to understand the stress effect on oxidation behavior of Si NWs having two different diameters, 5 nm and 10 nm. We calculated the charge distribution according to the oxidation time for 5 and 10 nm Si NWs. Judging from this data, it was observed that the surface oxide layer started to form before it is fully oxidized, i.e., the active diffusion of oxygen in the surface oxide layer. However, it is well-known that the oxide layer formation on the Si NWs results in a compressive stress on the surface which may retard the oxygen diffusion. We focused on the stress evolution of Si NWs during the oxidation process. Since the surface oxidation results in the volume expansion of the outer shell, it shows a compressive stress along the oxide layer. Interestingly, the stress for the 10 nm Si NW exhibits larger compressive stress than that of 5 nm Si NW. The difference of stress level between 5 an 10 anm Si NWs is approximately 1 or 2 GPa. Consequently, the diameter of Si NWs could be a significant factor to determine the self-limiting oxidation behavior of Si NWs when the diameter was very small.

Iron Oxide Nanoparticle-incorporated Alginate Capsules as Magnetic Field-assisted Potential Delivery Platforms for Agriculture Pesticides and Biocontrol Agents

  • Purpose: Biocompatible capsules have recently been highlighted as a novel platform for delivering various components, such as drug, food, and agriculture pesticides, to overcome the current limitations of living systems, such as those in agriculture, biology, the environment, and foods. However, few active targeting systems using biocompatible capsules and physical forces simultaneously have been developed in the agricultural engineering field. Methods: Here, we developed an active targeting delivery platform that uses biocompatible alginate capsules and controls movements by magnetic forces for agricultural and biological engineering applications. We designed and fabricated large-scale biocompatible capsules, using custom-made nozzles ejecting alginate solutions for encapsulation. Results: To develop the active target delivery platforms, we incorporated iron oxide nanoparticles in the large-scale alginate capsules. The sizes of alginate capsules were controlled by regulating the working conditions, such as concentrations of alginate solutions and iron oxide nanoparticles. Conclusions: We confirmed that the iron oxide particle-incorporated large-scale alginate capsules moved actively in response to magnetic fields, which will be a good strategy for active targeted delivery platforms for agriculture and biological engineering applications, such as for the controlled delivery of agriculture pesticides and biocontrol agents.

Plasma Levels of Nitric Oxide Metabolites in Patients with Postpartum Depression (산후우울증 환자에서 혈중 Nitric Oxide Metabolites의 혈장 농도의 변화)

  • Background : Some reports have suggested that decreased nitric oxide metabolites($NO_x$) and activity of nitric oxide synthase could be related to the pathophysiology of depression. We evaluated plasma levels of $NO_x$ in pregnant women with and without postpartum depression at prenatal and postnatal period. Methods : The plasma concentrations of $NO_x$ were measured in 104 pregnant women in the third trimester and at 6 weeks postpartum and in 64 normal controls. The severity of depression and anxiety was measured with the Edinburgh Postnatal Depression Scale(EPDS), Beck Depression Inventory(BDI), and Beck Anxiety Scale(BAI). Results : Plasma $NO_x$ levels at 6 weeks postpartum were significantly lower in cases of postpartum major depression(EDPS scores${\geq}$13 points) than in cases without depression(EDPS scores${\leq}$9 points). Plasma $NO_x$ levels had significantly negative correlation with EPDS scores at 6 weeks postpartum. Conclusion : We demonstrate that decreased plasma $NO_x$ is associated with postpartum depression. Further studies are required to determine whether individual serum concentration of plasma $NO_x$ alone could predict maternal depression.

Hot Corrosion Properties of Heat Resistant Chrome Steels (내열강의 고온부식특성에 대한 크롬함량의 영향)

  • The hot corrosion properties of heat-resistant steels were investigated in an oxidation atmosphere including artificial ash and sulfur dioxide. The heat-resistant steels of T22, T92, T122, T347HFG, Super304H and HR3C were evaluated at 620, 670 and $720^{\circ}C$ for 400 hours. The relationship between the corrosion rate and the temperature followed a bell-shaped curve with a peak rate at around $670^{\circ}C$. The corrosion rates showed a decreasing tendency as the chrome contents of these steels increased from 2.15 wt.% to 24.5 wt.%, and austenitic steels had a lower corrosion rate than ferritic steels. Sulfidation by $SO_2$ as well as molten salt corrosion also had an effect on the total corrosion rate, especially showing an increase in the corrosion rate in ferritic steels. Regardless of the chrome content in the steels and irrespective of the test temperature, the corrosion scale was composed of an outer oxide and an artificial ash mixed layer, a middle oxide layer and inner sulfide, and a mixed oxide layer. As the chrome content increased, the proportion of chrome oxide in the corrosion scale increased. Before spalling of the corrosion scale, voids and cracks were initiated in the sulfide and the mixed oxide layer or at the interface with the substrate.

Fabrication of nanometer scale patterning by a scanning probe lithography (SPL에 의한 나노구조 제조 공정 연구)

  • The fabrication of mold fur nano imprint lithography (NIL) is experimentally reported using the scanning probe lithography (SPL) technique, instead of the conventional I-beam lithography technique. The nanometer scale patterning structure is fabricated by the localized generation of oxide patterning on the silicon (100) wafer surface with a thin oxide layer, The fabrication method is based on the contact mode of scanning probe microscope (SPM) in air, The precision cleaning process is also performed to reach the low roughness value of $R_{rms}=0.084 nm$, which is important to increase the reproducibility of patterning. The height and width of the oxide dot are generated to be 15.667 nm and 209.5 nm, respectively, by applying 17 V during 350 ms.

Numerical Simulation for Residual Stress Distributions of Thermal Barrier Coatings by High Temperature Creep in Thermally Grown Oxide (Thermally Grown Oxide의 고온 크리프에 따른 열차폐 코팅의 잔류응력 분포에 관한 유한요소해석)

  • The residual stress changes on thermo-mechanical loading in the interface region of the Thermal Barrier Coating (TBC)/Thermally Grown Oxide (TGO)/Bond Coat (BC) were calculated on the TBC-coated superalloys using a Finite Element Method (FEM). It was found that the residual stress of the interface boundary was dependent upon mainly the oxide formation and the swelling rate of the oxide by creep relaxation. During an oxide swelling, the relaxation of residual stress which is due to creep deformation increased the TBC's life. In the case of the fine grain size of TGO scale, the TBC stresses piled up by oxide swelling could be relaxed by diffusional creep effect of TGO.

Hydrogen Reduction Behavior of Oxide Scale in Water-atomized Iron Powder (수분사 Fe 분말의 산화물 및 이의 수소가스 환원거동)

  • In this study, the reduction kinetics and behaviors of oxides in the water-atomized iron powder have been evaluated as a function of temperature ranging $850-1000^{\circ}C$ in hydrogen environment, and compared to the reduction behaviors of individual iron oxides including $Fe_2O_3$, $Fe_3O_4$ and FeO. The water-atomized iron powder contained a significant amount of iron oxides, mainly $Fe_3O_4$ and FeO, which were formed as a partially-continuous surface layer and an inner inclusion. During hydrogen reduction, a significant weight loss in the iron powder occurred in the initial stage of 10 min by the reduction of surface oxides, and then further reduction underwent slowly with increasing time. A higher temperature in the hydrogen reduction promoted a high purity of iron powder, but no significant change in the reduction occurred above $950^{\circ}C$. Sequence reduction process by an alternating environment of hydrogen and inert gases effectively removed the oxide scale in the iron powder, which lowered reduction temperature and/or shortened reduction time.

Fabrication of Wafer-Scale Anodized Aluminum oxide(AAO)-Based capacitive biosensor

  • Various nanobiosensors have been developed and extensively investigated. For their practical applications, however, the reproducibility and uniformity should be good enough and the mass-production should be possible. To fabricate anodized aluminium oxide (AAO)-based nanobiosesnor on wafer scale, we have designed and constructed a wafer-scale anodizing system. $1{\mu}m$-thick-aluminum is deposited on 4 inch SiO2/Si substrate and then anodized, resulting in uniform nanopores with an average pore diameter of about 65 nm. Furthermore, most AAO sensors constructed on this wafer provide capacitance values of 30 nF ~ 60 nF in PBS, demonstrating their uniformity.

  • For scale-down EEPROM, MONOS structures with the different thicknesses of gate insulators, are fabricated and the memory characteristics, such as swtching and retention characteristics are investigated. As a results, the devices with the top oxide of 20A thick were deteriorated in retentivity. However, 11V-programmable voltage for ΔV$\sub$FB/=4V and 10-year data retention were achieved in MONOS structure with the t7p oxide of 50 ${\AA}$ thick and nitride 45${\AA}$thick.
