Co-Silicide Device Characteristics in Embedded DRAM

  • The EDL (Embedded DRAM and Logic) technologies with stack cell capacitors based on NO dielectric and Co-silicided source/drain junctions using a Ti capping material, were successfully implemented. The employed Co-silicided film exhibited junction leakage characteristics comparable to those of non-silicided junctions. Improved device characteristics without degradation of I/sub off/ was also achieved.

  • Most drug discovery has focused in recent years on the development of molecules that either interact with or block receptors, proteins that act as on-off switches for genetic activity, on the surfaces of human cells. Now, we have developed a technology that targets “receptors inside the cell” (intracellular receptors), opening a new and compelling avenue for drug discovery. Our receptor-based small molecule drugs can be catagorized in two ways: 1) receptor agonists, or molecules that activate a receptor; and 2) receptor antagonists, or drugs that inactivate a receptor.

  • A twisted nematic type liquid crystal electro-optic modulator (TN-LC modulator) was developed. The modulator used single polarizer and the reflection on-off ratio was maximized by optimization of twist angle and retardation of liquid crystal cell. The TNLC modulator shows better sensitivity and response time than conventional liquid crystal modulator.

  • One of the current goals in memory device developments is to realize a nonvolatile memory, i.e., the stored information maintains even when the power is turned off. The representative candidates for nonvolatile memories are magnetic random access memory (MRAM) and ferroelectric random access memory (FRAM).   • 고밀도의 트렌치 전력 MOSFET를 제작하는 데 있어서 새로운 소자의 구조와 공정을 제시하고 이차원 소자 및 공정 시뮬레이터를 이용하여 검증했다. 트렌치 게이트 MOSFET의 온-저항을 낮추기 위해 셀 피치가 서브-마이크론으로 발전할 경우 문제가 되는 소오스 영역을 확보하고자 p-base의 음 접촉을 위한 P+ 영역과 N+ 소오스 등이 트렌치의 측벽에 형성되고, 트렌치 게이트는 그 아래에 매몰된 구조를 제안했다. 시뮬레이션 결과는 항복전압이 45 V이고, 온-저항이 12.9m${\Omega}{\cdot}mm^2$로 향상된 trade-off 특성을 보였다.

  • 본 논문에서는 ATM network에서 트래픽 제어를 위하여 리키버켓과 EWMA로 구성된 셀 간격 제어기를 연구한다. 제안하는 알고리즘은 토큰 풀을 가진 리키버켓과 시간 윈도우를 가진 EWMA, 간격제어 버퍼로 구성된다. BONeS 시뮬레이터에서 ON/OFF 트래픽 소스 모델을 이용하여 제안한 UPC 알고리즘의 성능을 평가한 결과, 패킷화된 음성 트래픽과 고속 트래픽 소스 모두 셀 간격이 평균 비트율에 수렴하여 제어되는 것을 관찰할 수 있었다.

  • In mammalian species, CpG dinucleotides are highly methylated with 60-90% methylation at the 5-position of cytosine. The pattern of DNA methylation in a cell dramatically affects the function of the DNA by switching genes on or off. Abnormal methylation events occur during aging and in the development of many cancers. Methylated CpG was reported recently to affect the reactivity of agents (mitomycin C and benzo [a]pyrenediolepoxide) that can fromguanine adducts in DNA. (omitted)

Simulated Optimum Substrate Thicknesses for the BC-BJ Si and GaAs Solar Cells

  • In crystalline solar cells, the substrate itself constitutes a large portion of the fabrication cost as it is derived from semiconductor ingots grown in costly high temperature processes. Thinner wafer substrates allow some cost saving as more wafers can be sliced from a given ingot, although technological limitations in slicing or sawing of wafers off an ingot, as well as the physical strength of the sliced wafers, put a lower limit on the substrate thickness. Complementary to these economical and techno-physical points of view, a device operation point of view of the substrate thickness would be useful. With this in mind, BC-BJ Si and GaAs solar cells are compared one to one by means of the Medici device simulation, with a particular emphasis on the substrate thickness. Under ideal conditions of 0.6 ${\mu}m$ photons entering the 10 ${\mu}m$-wide BC-BJ solar cells at the normal incident angle (${\theta}=90^{\circ}$), GaAs is about 2.3 times more efficient than Si in terms of peak cell power output: 42.3 $mW{\cdot}cm^{-2}$ vs. 18.2 $mW{\cdot}cm^{-2}$. This strong performance of GaAs, though only under ideal conditions, gives a strong indication that this material could stand competitively against Si, despite its known high material and process costs. Within the limitation of the minority carrier recombination lifetime value of $5{\times}10^{-5}$ sec used in the device simulation, the solar cell power is known to be only weakly dependent on the substrate thickness, particularly under about 100 ${\mu}m$, for both Si and GaAs. Though the optimum substrate thickness is about 100 ${\mu}m$ or less, the reduction in the power output is less than 10% from the peak values even when the substrate thickness is increased to 190 ${\mu}m$. Thus, for crystalline Si and GaAs with a relatively long recombination lifetime, extra efforts to be spent on thinning the substrate should be weighed against the expected actual gain in the solar cell output power.

Traffic Asymmetry Balancing in OFDMA-TDD Cellular Networks

  • This paper proposes a novel approach to interference avoidance via inter-cell relaying in cellular OFDMA-TDD (orthogonal frequency division multiple access - time division duplex) systems. The proposed scheme, termed asymmetry balancing, is targeted towards next-generation cellular wireless systems which are envisaged to have ad hoc and multi-hop capabilities. Asymmetry balancing resolves the detrimental base station (BS)-to-BS interference problem inherent to TDD networks by synchronizing the TDD switching points (SPs) across cells. In order to maintain the flexibility of TDD in serving the asymmetry demands of individual cells, inter-cell relaying is employed. Mobile stations (MSs) in a cell which has a shortage of uplink (UL) resources and spare downlink (DL) resources use free DL resources to off-load UL traffic to cooperating MSs in a neighboring cell using ad hoc communication. In an analogous fashion DL traffic can be balanced. The purpose of this paper is to introduce the asymmetry balancing concept by considering a seven-cell cluster and a single overloaded cell in the center. A mathematical model is developed to quantify the envisaged gains in using asymmetry balancing and is verified via Monte Carlo simulations. It is demonstrated that asymmetry balancing offers great flexibility in UL-DL resource allocation. In addition, results show that a spectral efficiency improvement of more than 100% can be obtained with respect to a case where the TDD SPs are adapted to the cell-specific demands.
