Analysis of Threshold Voltage Roll-off for Ratio of Channel Length and Thickness in DGMOSFET (DGMOSFET에서 채널길이와 두께 비에 따른 문턱전압변화분석)

  • In this paper, the variations of threshold voltage characteristics for ratio of channel length and thickness have been alanyzed for DG(Double Gate)MOSFET having top gate and bottom gate. Since the DGMOSFET has two gates, it has advantages that contollability of gate for current is nearly twice and SCE(Short Channel Effects) shrinks in nano devices. The channel length and thickness in MOSFET determines device size and extensively influences on SCEs. The threshold voltage roll-off, one of the SCEs, is large with decreasing channel length. The threshold voltage roll-off and drain induced barrier lowing have been analyzed with various ratio of channel length and thickness for DGMOSFET in this study.

  • In this paper, vibration analysis of functionally graded nanoshell is studied based on the sinusoidal higher-order shear and normal deformation theory to account thickness stretching effect. To account size-dependency, Eringen nonlocal elasticity theory is used. For more accurate modeling the problem and corresponding numerical results, sinusoidal higher-order shear and normal deformation theory including out of plane normal strain is employed in this paper. The radial displacement is decomposed into three terms to show variation along the thickness direction. Governing differential equations of motion are derived using Hamilton's principle. It is assumed that the cylindrical shell is made of an arbitrary composition of metal and ceramic in which the local material properties are measured based on power law distribution. To justify trueness and necessity of this work, a comprehensive comparison with some lower order and lower dimension works and also some 3D works is presented. After presentation of comparative study, full numerical results are presented in terms of significant parameters of the problem such as small scale parameter, length to radius ratio, thickness to radius ratio, and number of modes.

Performance of SOFC According to Thickness of Shell with Ni-YSZ Core-shell (Ni-YSZ Core-shell에서 Shell의 두께에 따른 SOFC의 출력특성)

  • SOFC anode fabricated core-shell using machano-fusion method using core with submicron size Ni, nano size YSZ for shell. Using prepared core-shell, depending on the thickness of the shell, we studied how the characteristics of sintering and SOFC cell change by sintering the anode. The Ni-YSZ core-shell has a Ni core of 0.5 to $1.2{\mu}m$ over 2 to 7 YSZ of 15 to 20 nm is, and as the high speed mixing time increases, the YSZ number increases and the shell thickness becomes uniform increased. When the fuel electrode is manufactured with core-shell, it has superior sintering property, has grain of uniform size compared with the one synthesized by general mixing, the falling path is short, the conductors (electrons and ions) connection is excellent, the electrical conductivity has become excellent. The thicker the shell, the lower the electrical conductivity. When the thickness of shell ranged from 46 to 139 nm and 61 to 81 nm, the performance was the highest and the ASR was the smallest.

Effect of Atomic Layer Deposited Al2O3 Thin Films on the Mechanical Properties of Anti-reflective Moth Eye Nanostructured Films (원자층 증착법에 의한 Al2O3 박막 형성에 따른 모스아이 구조 반사방지 필름의 기계적 물성에 미치는 영향)

  • $Al_2O_3$ thin films were deposited on the moth eye anti-reflective nanostructured polycarbonate films by atomic layer deposition (ALD) techniques. Without ALD-$Al_2O_3$ thin films, moth eye anti-reflective nanostructured films had a high optical transmittance of 95.47% at a wavelength of 550 nm and a very poor hardness of 0.1381 GPa. With increasing the thickness of $Al_2O_3$ thin films from 5 to 25 nm, the transmittance of moth eye anti-reflective nanostructured films was gradually decreased from 94.94 to 93.12%. On the other hand, the hardness of the films was greatly increased from 0.3498 to 0.7806 GPa with increasing the thickness of $Al_2O_3$ thin films. This result shows that ALD thin films can be applied to improve mechanical properties with an adequate optical transmittance of the conventional moth eye anti-reflection nanostructure films.

  • The effect of the application of lanthanum strontrium manganite and yttria-stabilized zirconia (LSM-YSZ) nano-composite fabricated by pulsed laser deposition (PLD) as a cathode of solid oxide fuel cell (SOFC) is studied. A gradient-structure thin-film cathode composed of 1 micron-thick LSM-YSZ deposited at an ambient pressure ($P_{amb}$) of 200 mTorr; 2 micron-thick LSM-YSZ deposited at a $P_{amb}$ of 300 mTorr; and 2 micron-thick lanthanum strontium cobaltite (LSC) current collecting layer was fabricated on an anode-supported SOFC with an ~8 micron-thick YSZ electrolyte. In comparison with a 1 micron-thick nano-structure single-phase LSM cathode fabricated by PLD, it was obviously effective to increase triple phase boundaries (TPB) over the whole thickness of the cathode layer by employing the composite and increasing the physical thickness of the cathode. Both polarization and ohmic resistances of the cell were significantly reduced and the power output of the cell was improved by a factor of 1.6.

CNT and CNF reinforced carbon fiber hybrid composites by electrophoresis deposition (전기영동법에 의한 탄소나노튜브 및 탄소나노섬유 강화 탄소섬유 하이브리드 복합재료)

  • In order to increase the electrical conductivity and the mechanical properties of carbon fabric composites, multi-walled carbon nanotubes (MWCNTs) and carbon nanofibers (CNFs) were deposited on carbon fabrics by anodic and cathodic electrophoretic deposition (EPD) processes. In the cathodic EPD, carbon nano-particles and nano-sized Cu particles were simultaneously deposited on the carbon fabric, which gave a synergetic effect on the enhancement of properties as well as the degree of deposition. The hybridization of carbon nano-particles and micron-sized carbon fiber significantly improved the through-the-thickness electrical conductivity. In addition, both MWCNTs and CNFs were deposited onto the carbon fabric for multi-scale hybrid composites. Multi-scale deposition improved the through-the-thickness electrical conductivity, compared to the deposition of either MWCNTs or CNFs.

A new nonlocal trigonometric shear deformation theory for thermal buckling analysis of embedded nanosize FG plates

  • In this paper, a new nonlocal trigonometric shear deformation theory is proposed for thermal buckling response of nanosize functionally graded (FG) nano-plates resting on two-parameter elastic foundation under various types of thermal environments. This theory uses for the first time, undetermined integral variables and it contains only four unknowns, that is even less than the first shear deformation theory (FSDT). It is considered that the FG nano-plate is exposed to uniform, linear and sinusoidal temperature rises. Mori-Tanaka model is utilized to define the gradually variation of material properties along the plate thickness. Nonlocal elasticity theory of Eringen is employed to capture the size influences. Through the stationary potential energy the governing equations are derived for a refined nonlocal four-variable shear deformation plate theory and then solved analytically. A variety of examples is proposed to demonstrate the importance of elastic foundation parameters, various temperature fields, nonlocality, material composition, aspect and side-to-thickness ratios on critical stability temperatures of FG nano-plate.

A Study on the Subthreshold Swing for Double Gate MOSFET (더블게이트 MOSFET의 서브문턱스윙에 대한 연구)

  • An analytical subthreshold swing (SS) model has been presented for double gate MOSFET(DGMOSFET) in this study. The results calculated by this model are more precise for about 10nm channel length and thickness than those derived from the previous models. The results of this model are compared with Medici simulation to varify the validity of this model, and good agreementes have been obtained. The changes of SS have been investigated for various channel lengths, channel thicknesses and gate oxide thicknesses using this model, given that these parameters are very important in design of DGMOSFET. This demonstrates that the proposed model provides useful data for design of nano-scale DGMOSFET. It is Known that the SS is improved to smaller ratios of channel thickness vs channel length and is smaller in very thin oxides. New gate dielectric materials with high permittivity have to be developed to enable design of nano-scale DGMOSFET.

Buckling analysis of nano composite sandwich Euler-Bernoulli beam considering porosity distribution on elastic foundation using DQM

  • In the present study, buckling analysis of sandwich composite (carbon nanotube reinforced composite and fiber reinforced composite) Euler-Bernoulli beam in two configurations (core and layers material), three laminates (combination of different angles) and two models (relative thickness of core according to peripheral layers) using differential quadrature method (DQM) is studied. Also, the effects of porosity coefficient and different types of porosity distribution on critical buckling load are discussed. Using sandwich beam, it shows a considerable enhancement in the critical buckling load when compared to ordinary composite. Actually, resistance against buckling in sandwich beam is between two to four times more. It is also showed the critical buckling loads of laminate 1 and 3 are significantly larger than the results of laminate 2. When Configuration 2 is used, the critical buckling load rises about 3 percent in laminate 1 and 3 compared to the results of configuration 1. The amount of enhancement for laminate 3 is about 17 percent. It is also demonstrated that the influence of the core height (thickness) in the case of lower carbon volume fractions is ignorable. Even though, when volume fraction of fiber increases, differences grow smoothly. It should be noticed the amount of decline has inverse relationship with the beam aspect ratio. Among three porosity patterns investigated, beam with the distribution of porosity Type 2 (downward parabolic) has the maximum critical buckling load. At the end, the first three modes of buckling will be demonstrated to investigate the effect of spring constants.

Microstructural Evolution of Cu-15 wt%Ag Composites Processed by Equal Channel Angular Pressing (등통로각압축공정을 이용하여 제조된 Cu-15 wt%Ag 복합재의 미세구조)

  • The microstructure of Cu-15 wt%Ag composites fabricated by equal channel angular pressing (ECAP) with intermediate heat treatment at $320^{\circ}C$ was investigated by transmission electron microscopy (TEM) observations. Ag precipitates with a thickness of 20-40 nm were observed in the eutectic region of the Cu-15 wt%Ag composite solution treated at $700^{\circ}C$ before ECAP. The Cu matrix and Ag precipitates had a cube on cube orientation relationship. ECAPed composites exhibited ultrafine-grained microstructures with the shape and distribution dependent on the processing routes. For route A in which the sample was pressed without rotation between each pass, the Cu and Ag grains were elongated along the shear direction and many micro-twins were observed in elongated Cu grains as well as in Ag filaments. The steps were observed on coherent twin boundaries in Cu grains. For route Bc in which the sample was rotated by 90 degrees after each pass, a subgrain structure with misorientation of 2-4 degree by fragmentation of the large Cu grains were observed. For route C in which the sample was rotated by 180 degrees after each pass, the microstructure was similar to that of the route A sample. However, the thickness of the elongated grains along the shear direction was wider than that of the route A sample and the twin density was lower than the route A sample. It was found that more microtwins were formed in ECAPed Cu-15 wt%Ag than in the drawn sample. Grain boundaries were observed in relatively thick and long Ag filaments in Cu-15 wt%Ag ECAPed by route C, indicating the multi-crystalline nature of Ag filaments.
