Enhancement of light extraction efficiency in vertical light-emitting diodes with MgO nano-pyramids structure

  • GaN-based light-emitting diodes (LEDs) are attracting great interest as candidates for next-generation solid-state lighting, because of their long lifetime, small size, high efficacy, and low energy consumption. However, for general illumination applications, the external quantum efficiency of LEDs, determined by the internal quantum efficiency (IQE) and the light extraction efficiency, must be further increased. The IQE is determined by crystal quality and epitaxial layer structure and high value of IQE more than 70% for blue LEDs have been already reported. However, there is much room for improvement of light extraction efficiency because most of the generated photons from active layer remain inside LEDs by total internal reflection at the interface of semiconductor with air due to the high refractive index difference between LEDs epilayer (for GaN, n=2.5) and air (n=1). The light confining in LEDs will be reabsorbed by the metal electrode or active layer, reducing the efficacy of LEDs. Here, we present the first demonstration of enhanced light extraction by forming a MgO nano-pyramids structure on the surface of vertical-LEDs. The MgO nano-pyramids structure was successfully fabricated at room temperature using conventional electron-beam evaporation without any additional process. The nano-sized pyramids of MgO are formed on the surface during growth due to anisotropic characteristics between (111) and (200) plane of MgO. The ZnO layer with quarter-wavelength in thickness is inserted between GaN and MgO layers to increase the critical angle for total internal reflection, because the refractive index of ZnO (n=1.94) could be matched between GaN (n=2.5) and MgO (n=1.73). The MgO nano-pyramids structure and ZnO refractive-index modulation layer enhanced the light extraction efficiency ofV-LEDs with by 49%, comparing with the V-LEDs with a flat n-GaN surface. The angular-dependent emission intensity shows the enhanced light extraction through the side walls of V-LEDs as well as through the top surface of the n-GaN, because of the increase in critical angle for total internal reflection as well as light scattering at the MgO nano-pyramids surface.

Fabrication of ZnO incorporated TMA-A zeolite nanocrystals (ZnO를 담지한 TMA-A 제올라이트 나노결정의 제조)

  • Nano-sized ZnO crystals were successfully incorporated using ion exchange method in TMA-A zeolite synthesized by the hydrothermal method. The optimal composition for the synthesis of TMA-A zeolite was resulted in a solution of $Al(i-pro)_3$:2.2 TEOS:2.4 TMAOH:0.3 NaOH:200 $H_2O$. 0.3g of TMA-A zeolite and 5mol of $ZnCl_2$ solution were employed for the preparation of ZnO incorporated TMA-A zeolite. The ZnO incorporated TMA-A zeolite precursors, prepared from the process of mixing, stirring, centrifugal separation and drying, were calcined at temperatures from 400 to $600^{\circ}C$ for 3 h. The crystallization process of ZnO incorporated TMA-A zeolite was analyzed by X-ray diffraction (XRD). The Brunaur-Emett-Teller (BET) surface area of the ZnO incorporated TMA-A zeolite was measured. Subsequently, the morphology and the particle size depending on the temperature and time were observed using scanning electron microscopy(SEM), transmission electron microscopy(TEM) and particle size analyzer.

  • In this study, phosphor ceramics were fabricated, and optical properties were analyzed for application to nextgeneration automotive laser headlamps by using a spherical YAG : Ce phosphor with a garnet structure synthesized based on the spray drying method. The thickness of phosphor ceramic using spherical YAG : Ce phosphor was obtained with 100 ㎛, 150 ㎛, and 200 ㎛ to investigate the effect of thickness on optical properties such as light conversion efficiency, heat dissipation, luminance and color temperature. The results of this study are expected to play a significant role in the manufacturing process for the fabrication of phosphor ceramic by solving issues such as the high cost and low yield in the conventional liquid method to manufacture YAG : Ce nano fluorescent materials.

The effect of TiCrN coating on high temperature stability of Inconel 617 (TiCrN 코팅이 Inconel 617 합금의 고온안정성에 미치는 영향)

  • TiCrN layers (Ti : Cr = 20 : 80 and 5 : 95 wt%) were deposited on Inconel 617 and the effect of TiCrN coating on the high temperature stability of Inconel 617 up to $1000^{\circ}C$ was examined. XRD analysis and microstructural observation showed that vigorous and inhomogenous Cr diffusion to the surface was suppressed by TiCrN layer compare to the uncoated Inconel 617. This led to a distinctive enhancement in thermal oxidation resistance of Inconel 617.

  • High density plasma etching of ZnO film was performed in $CF_4$/Ar and $SF_6$/Ar inductively coupled plasmas. Maximum etch rates of ~1950 ${\AA}$/min and ~1400 ${\AA}$/min were obtained for $10CF_4$/5Ar and $10SF_6$/5Ar ICP discharges, respectively. The etched ZnO surfaces showed better RMS roughness values than the unetched control sample under most of the conditions examined. In the $10CF_4$/5Ar ICP discharges, very high etch selectivities were obtained for ZnO over Ni (max. 11) while Al showed etch selectivities in the range of 1.6~4.7 to ZnO.

  • Lead zinc niobate (PZN) added lead zirconate titanate (PZT) thick films with thickness of $5{\sim}10{\mu}m$ were fabricated on silicon and sapphire substrates using aerosol deposition method. The contents of PZN were varied from 0 %, 20 % and 40 %. The initial particles (PZT, 2PZN-8PZT, 4PZN-6PZT) had irregular shape and submicron sizes. The as-deposited film had fairly dense microstructure without any crack, and showed only a perovskite single phase formed with nano-sized grains. The as-deposited films on silicon were annealed at the temperatures of $700^{\circ}C$, and the films deposited on sapphire were annealed at $900^{\circ}C$ in the electrical furnace. The effects of PZN addition on the microstructural evolution were observed using by FE-SEM and HR-TEM.

Low temperature synthesis of ZnO nanopowders by the polymerized complex method (착체중합법을 이용한 ZnO 나노분말의 저온합성)

  • Nano-sized ZnO particles were successfully synthesized at low temperatures by a polymerized complex method via an organochemical route. The polymeric precursors could be prepared using Zn nitrate hexahydrate and a mixed solution of citric acid and ethylene glycol as a chelating agent and a reaction medium. The polymeric precursors were calcined at temperatures from 300 to $700^{\circ}C$ for 3 h, and evaluated for degree of crystallization process, thermal decomposition, surface morphology and crystallite size. The thermal decomposition and crystallization process were analyzed by TG-DTA, FI-IR and XRD. The morphology and crystallite size of the calcined particles were evaluated by scanning electron microscopy (SEM), transmittance electron microscopy (TEM) and Scherrer's equation. Crystallization of the ZnO particles was detected at $300^{\circ}C$ and entirely completed above $400^{\circ}C$. Particles calcined between 400 and $700^{\circ}C$ showed a uniform size distribution with a round shape. The average particle sizes calcined at $400^{\circ}C$ for 3 hour were 30~40nm showing an ordinary tendency to increase with the temperatures.

The effect of thickness on luminous properties of ceramic phosphor plate for high-power LD (고출력 LD 용 형광체 세라믹 플레이트의 두께에 따른 광학 특성)

  • In the present paper, garnet structured $Y_3Al_5O_{12}:Ce^{3+}$ (YAG : Ce) ceramic phosphor plate (CPP) for high power laser diode (LD) was prepared and optical properties were analyzed. We synthesized monodispersed spherical nano-sized YAG : Ce particles by liquid phase method, fabricated phosphor ceramic plate with the addition of $Al_2O_3$. $75{\mu}m$ and $100{\mu}m$ thick YAG : Ce CPPs were compared in terms of the factors of conversion efficacy, thermal quenching, luminance and correlated color temperature (CCT). In conclusion, conversion efficacy decreased by 25 % in both samples and $100{\mu}m$ thick sample provides better optical properties of thermal quenching, maximum light conversion efficacy and maximum luminance value.

Investigation of Coke Formation on H-ZSM-5 Catalyst During Aromatization of C5 Paraffin and Olefin Using Optical and Fluorescence Microscopy

  • Space- and time-resolved in-situ optical and fluorescence microspectroscopy techniques have been applied to investigate the coke formation during aromatization of C5 paraffin and olefin over H-ZSM-5 crystal. In-situ UV/vis absorption measurement offers space- and time-resolved information for the coke formation. Different coking trends have been observed with respect to the location of a crystal as well as the reactant types. From in-situ confocal fluorescence microspectroscopy study, it is revealed that the concentration of certain species photo-excited at 488 nm becomes high at the central region, whereas the compounds emitting fluorescence by 561 nm laser move towards the boundary region of the crystal. The different fluorescence patterns obtained varying excitation lasers suggest the existence of distinct fluorescence emitting species having different degree of coke growth.

A Novel Photonic Crystal Fiber Sensor with Three D-shaped Holes Based on Surface Plasmon Resonance

  • A novel photonic crystal fiber (PCF) sensor with three D-shaped holes based on surface plasmon resonance (SPR) is analyzed in this paper. Three D-shaped holes are filled with the analyte, and the gold film is deposited on the side of three planes. The design of D-shaped holes with outward expansion can effectively solve the uniformity problem of metallized nano-coating, it is beneficial to the filling of the analyte and is convenient for real-time measurement of the analyte. Compared with the hexagonal lattice structure, the triangular arrangement of the clad air holes can significantly reduce the transmission loss of light and improve the sensitivity of the sensor. The influences of the air hole diameter, the distance between D-shaped holes and core, and the counterclockwise rotation angle of D-shaped holes on sensing performance are studied. The simulation results show that the wavelength sensitivity of the designed sensor can be as high as 10100 nm/RIU and the resolution can reach 9.9 × 10-6 RIU.
