평판형 고밀도 유도결합 건식 식각시 Optical Emission Spectroscopy를 이용한 $BCl_3$$BCl_3$/Ar 플라즈마의 분석 (Diagnosis of $BCl_3$ and $BCl_3$/Ar Plasmas with an Optical Emission Spectroscopy during High Density Planar Inductively Coupled Dry Etching)

  • Optical Emission Spectroscopy(OES) is a very important technology for real-time monitoring of plasma in a reactor during dry etching process. OES technology is non-invasive to the plasma process. It can be used to collect information on excitation and recombination between electrons and ions in the plasma. It also helps easily diagnose plasma intensity and monitor end-point during plasma etch processing. We studied high density planar inductively coupled BCl$_3$ and BCl$_3$/Ar plasma with an OES as a function of processing pressure, RIE chuck power, ICP source power and gas composition. The scan range of wavelength used was from 400 nm to 1000 nm. It was found that OES peak Intensity was a strong function of ICP source power and processing pressure, while it was almost independent on RIE chuck power in BCl$_3$-based planar ICP processes. It was also worthwhile to note that increase of processing pressure reduced negatively self-induced dc bias. The case was reverse for RIE chuck power. ICP power and gas composition hardly had influence on do bias. We will report OES results of high density planar inductively coupled BCl$_3$ and BCl$_3$/Ar Plasma in detail in this presentation.

Hydrate Salt법을 이용한 Nano BaTiO3 저온합성 메커니즘 (The Synthesis Mechanism of BaTiO3 Nano Particle at Low Temperature by Hydrate Salt Method)

  • $BaTiO_3$ nano powder can be synthesized by hydrate salt method at $120^{\circ}C$ in air. Decreasing the thickness of thick film, the nano dielectric particle is needed in electronic ceramics. However, the synthesis of $BaTiO_3$ nano particle at low temperature in air and their mechanism were not reported enough. And ultrasonic treatment can be tried because of low temperature process in air. Therefore, in this study, the $BaTiO_3$ nano powder was synthesised with the synthesis time and ultrasonic treatment at $120^{\circ}C$ in air. In the synthesis process, the effects of process were evaluated. From the experimental observation, the synthesis mechanism was proposed. The homogeneous $BaTiO_3$ particle was synthesised by KOH salt solution at $120^{\circ}C$ for 1hour. It was conformed that the ultrasonic treatment effected on the increase of synthesis rate. After cutting the salt powder using FIB, $BaTiO_3$ nano particles observed homogeneously in the cross-section of the salt particle.

상보형 신호경로 방식의 CMOS 이미지 센서 픽셀의 하드웨어 구현 (Hardware implementation of a CMOS image sensor pixel using complemental signal path)

  • In this paper, an analysis of the complementary CMOS active pixel and readout circuit is carried out. Complementary pixel structure which is different from conventional 3TR APS structure consists of photo diode, reset PMOS, several NMOSs and PMOSs sets for complementary signals. Proposed CMOS image sensors pixel has been fabricated using 0.5 standard CMOS process. Measured results show that the output signal range is from 0.8 V to 3.8 V. This output signal range increased 125 % compared to conventional 3TR pixel in the condition of 5 V power supply.

  • This study aims to investigate the fabrication process of nano silicon mold using electron beam lithography (EBL) to generate the nanometer level patterns by nano-imprinting technology. the nano-patterned mold including 100mm pattern size has been fabricated by EBL with different doses ranged from 22 to 38 ${\mu}C/cm^2$ on silicon using the conventional polymethylmetharcylate(PMMA) resist. The silicon mold is fabricated with various patterns such as circles, rectangles, crosses, oblique lines and mixed forms, The effect of dosage on pattern density in EBL is discussed based on SEM (Scannning Electron Microscopy) analysis of fabricated molds. The mold surface is modified by hydrophobic fluorocarbon (FC) thin films to avoid the stiction during nano-imprinting process.

  • PMMA light guiding plate with nano-sized pattern was fabricated using anodized aluminum oxide membrane as a template for nano imprint lithography. Nano-sized pore arrays were prepared by the self-organization processes of the anodic oxidation using the aluminum plate with 99.999% purity. Since the aluminum plate has a rough surface, the aluminum plate with thickness of 1mm was anodized after the pre-treatments of chemical polishing, and electrochemical polishing. The surface morphology of the alumina obtained by the first anodization process was controlled by the concentration of electrochemical solution during the first anodization. The surface morphology of the alumina was also changed according to temperature of the solution during chemical polishing performed after first anodization. The pore widening process was employed for obtaining the one-channel with flat surface and height of the channel because the pores of the alumina membrane prepared by the fixed voltage method shows the structure of two-channel with rough surface. It is shown from SPM results that the nano-sized pattern on PMMA light guiding plate fabricated by nano imprint lithography method was well transferred from that of anodized aluminum oxide template.

Effect of ON/OFF Cycles of Ar Gas on Structural and Optical Properties of ZnO Nanostructure Grown by Vapor Phase Transport

  • ZnO nanostructures were synthesized by a vapor phase transport process in a single-zone furnace within a horizontal quartz tube with an inner diameter of 38 mm and a length of 485 mm. The ZnO nanostructures were grown on Au-catalyzed Si(100) substrates by using a mixture of zinc oxide and graphite powders. The growth of ZnO nanostructures was conducted at $800^{\circ}C$ for 30 min. High-purity Ar and $O_2$ gases were pushed through the quartz tube during the process at a flow rate of 100 and 10 sccm, respectively. The sequence of ON/OFF cycles of the Ar gas flow was repeated, while the $O_2$ flow is kept constant during the growth time. The Ar gas flow was ON for 1 min/cycle and that was OFF for 2 min/cycle. The structure and optical properties of the ZnO nanostructures were investigated by field-emission scanning electron microscope, X-ray diffraction, temperature-dependent photoluminescence. The preferred orientation of the ZnO nanostructures was along c-axis with hexagonal wurtzite structure.

엔드밀 가공을 이용한 스페큘러 홀로그램 제작 (Machinining of Specular Hologram using End-mill Technology)

  • The specular hologram is one type of hologram, and it consists of many arcs. They are very easy to fabricate and can even be machined by hand and a compass. In this study, we designed two squares having different depths and consisting of many arcs, after which we machined the arcs using end-mill technology. The width of the machined arcs showed high repeatability. Moving tracks were observed on the bottom surface, and top burrs were noted. In spite of them, the phenomenon of the specular hologram was observed when an observer and a light source stood on the same side. The two squares seemed to have different depths when they were observed from the left and right directions. In this study, it was verified that a specular hologram can be manufactured by end-mill technology.

나노 다이아몬드 입자를 첨가한 엔진 오일의 알루미늄 6061 합금에 대한 마모 특성 (Wear Characteristics of Lubricant with Nano-diamond Particles on Al-6061 Aluminum Alloy)

  • Pin-to-disc wear testing experiments were conducted to investigate the wear characteristics of commercial oil (5W-40) with nano-diamond particles. The upper specimen was a SUJ-2 high-carbon chromium steel ball with a diameter of 4 mm, and the lower specimen was made of the Al-6061 alloy. The applied load was 5 N, and the sliding speed was 0.25 m/s. The wear tests were conducted at a sliding distance of 500 m. The friction coefficients and wear rates of the Al-6061 specimens were tested using commercial oil with different nano-diamond concentrations ranging from 0 to 0.02 wt.%. The addition of nano-diamond particles to commercial oil reduced both the wear rate and coefficient of friction of the Al-6061 alloy. The use of nano-diamond particles as a solid additive in oil lubricants was found to improve the tribological behavior of the Al-6061 alloy. For the Al-6061 alloy, the optimal concentration was found to be 0.005 wt.% in view of the friction coefficient and wear rate. Further investigation is needed to determine the optimal concentration of nano-diamond particles for various loadings, sliding speeds, oil temperatures, and sliding distances.

양극산화 알루미늄막을 이용한 나노패턴 성형용 금형제작에 대한 연구 (A Study on the Fabrication of Nano-Pattern Mold Using Anodic Aluminum Oxide Membrane)

  • Recently, many researches on the development of super-hydrophobic surface have been concentrated on the fabrication of nano-patterned products. Nano-patterned mold is a key to replicate nano-patterned products by mass production process such as injection molding and UV molding. The present paper proposes the new fabricating method of nano-patterned mold at low cost. The nano-patterned mold was fabricated by electroforming the anodic aluminum oxide membrane filled with UV curable resin in nano-hole by capillary phenomenon. As a result, the final mold with nano-patterns which have the holes with the diameter of 100~200 nm was fabricated. Furthermore, the UV-molded products with clear nano- patterns which have the pillars with the diameter of 100~200nm were achieved.

기모공정에 따른 나노은입자함유 경편성물의 제품 특성에 관한 연구 (Effect of Raising Process of Warp-knitted Fabric Containing Silver Nano-particles)

  • This study was aimed to investigate the antibacterial efficiency of silver nano-particles and the dyeing properties of a brushed warp-knitted fabric. The properties of the brushed warp-knitted fabric containing silver nano-particle by field production processes were evaluated by analyzing its silver contents, antibacterial activity, color difference, exhaustion curve, fastness and tearing strength. Bacterial reduction ratio amounts to 91.4 and 99.9 for Staphylococcus aureus and Klebsiella pneumoniae respectively. As the brushed pile length of its fabrics is longer, the exhaution rate of disperse dye becomes higher. The brushing process of its fabrics reduces the tearing strength. The results indicate that the brushed warp knitted fabric containing silver nano-particle can be a practically promising product.
