As feature size is smaller, new technology are needed in semiconductor factory such as gap-fill technology for sub 100nm, development of ALD equipment for Cu barrier/seed, oxide trench etcher technology for 25 nm and beyond, development of high throughput Cu CMP equipment for 30nm and development of poly etcher for 25 nm and so on. We are focus on gap-fill technology for sub-30nm. There are many problems, which are leaning, over-hang, void, micro-pore, delaminate, thickness limitation, squeeze-in, squeeze-out and thinning phenomenon in sub-30 nm gap fill. New gap-fill processes, which are viscous oxide-SOD (spin on dielectric), O3-TEOS, NF3 Based HDP and Flowable oxide have been attempting to overcome these problems. Some groups investigated SOD process. Because gap-fill performance of SOD is best and process parameter is simple. Nevertheless these advantages, SOD processes have some problems. First, material cost is high. Second, density of SOD is too low. Therefore annealing and curing process certainly necessary to get hard density film. On the other hand, film density by Flowable oxide process is higher than film density by SOD process. Therefore, we are focus on Flowable oxide. In this work, dielectric film were deposited by PECVD with TSA(Trisilylamine - N(SiH3)3) and NH3. To get flow-ability, the effect of plasma treatment was investigated as function of O2 plasma power. QMS (quadruple mass spectrometry) and FTIR was used to analysis mechanism. Gap-filling performance and flow ability was confirmed by various patterns.
최근의 건설공사는 개발사업의 증가와 국토의 효율적 개발에 의해 인접시설물과의 충분한 이격거리를 확보하지 못하고 공사를 진행하는 경우가 점차 증가하고 있다. 본 연구에서는 초고층빌딩 개발을 위한 지반 굴착공사와 철도시설 공사가 비슷한 시기에 수행된 지역에서 발생한 인접 철도시설물의 피해사례를 소개하고, 지층 특성과의 상호작용을 고려한 효율적인 보수 보강이 시행된 사례를 소개하고자 한다. 이를 위해 철도시설물 시공 시와 초고층빌딩 시공을 위한 굴착 공사 시 각종 현장조사 및 시험들이 수행되었으며, 이를 토대로 철도시설물과 선로의 침하 원인 분석이 시행되었다. 추가적으로 지반의 공극 충진을 통한 지반보강과 철도구조물의 침하복원을 위해 마이크로 시멘트를 적용한 보강 그라우팅 공법이 수행되었다.
공침-액상산화법으로 $Cu-CeO_2$ 촉매를 제조하여 선택적 산화반응에 대한 활성을 실험적으로 고찰하였다. $Cu-CeO_2$ 촉매는 일산화탄소의 선택적 산화반응에 우수한 활성을 보였으나, 구리의 담지량과 촉매 활성 사이의 일정한 상관관계를 찾을 수 없었다. 또한 구리의 담지량이 증가함에 따라 $CeO_2$의 세공 구조가 변하는 것을 확인할 수 있었으며 이는 Cu와 $CeO_2$가 고용체를 형성하기 때문으로 확인되었다. 촉매 전처리인 환원처리를 통한 Cu와 $CeO_2$의 고용체 형성이 촉매의 일산화탄소의 선택적 산화반응에 대한 활성을 증가시켰다.
화학적 안정성이 양호하고, 제막조건이 온화한 재료인 poly(vinylidene fluoride) (PVDF)를 주재료로 사용하여 용매, 첨가제, 혼합고분자 및 제막조건의 변화에 따른 고강도 친수성 정밀여파(microfiltration, MF) 중공사 분리막의 실험에 의해 고찰하였다. 제조된 MF 중공사막의 막성능은 평균 공경 $0.3{\mu}m$, 인장강도 $42kg_f/cm^2$, 순수 투과유량은 600 LMH을 얻었다. 제막과정에서 다양한 첨가제의 막성능을 검토한 결과는 순수투과유량과 제거율에 상당한 영향을 미치고 있음을 알 수 있었다. MF막의 친수성을 개선하기 위해 소수성 PVDF와 상호 용해성 이 좋은 친수성 poly(methyl methacrylate) (PMMA)를 혼합하여 투과성능과 제거율을 개선한 우수한 친수성 MF막을 제조할 수 있었다.
실리카 microsphere는 HPLC를 위한 흡착 충진제와 같은 용도로 사용하기에 적합한 혁신적인 소재로 널리 알려져 있다. microsphere을 기능성고분자나 금속, 생리활성 물질과 같은 특정한 성질을 지닌 물질로 표면 개질시키므로 다양한 용도로 활용할 수 있다. 콜라겐은 생체조직을 구성하는 기본 단백질로 생체적합성이 뛰어난 물질로 주목받고 있는 기능성 소재이다. 본 연구에서는 50% 이상의 세공부피를 지닌 다공성 silica microsphere를 고분자 응집법인 PICA 법을 이용하여 colloidal silica로부터 제조하고 콜라겐 hydrogel을 사용하여 표면 개질시키므로 생체적합성을 증진시키는 방법을 연구하였다. 실리카/콜라겐 microsphere 에 은 나노입자를 담지시킨 microsphere 복합체를 만들고 특성을 조사하므로 생체소재로의 활용 가능성을 조사하였다.
본 연구에서는 공업용수 중에 미량 함유될 수 있는 철 이온 제거를 위해 철 용액에 음이온 계면활성제 SDS를 주입하여 미셀을 형성한 후, 미셀 표면에 철 이온의 흡착 또는 결합으로 형성된 응집체를 관형 세라믹 정밀여과막으로 제거하였다. 음이온 계면활성제의 영향을 살펴보기 위해 일정한 1mM의 철 농도에서 음이온 계면활성제의 농도를 $0{\sim}10mM$로 변화시켰다. 그 결과, 6mM 일 때 가장 높은 철 제거율 88.97%를 보였다. SDS 농도에 따른 미셀 응집체의 입도 분포를 확인하기 위해 전기영동광산란분광광도계(Electrophoretic Light Scattering Spectrometer)를 사용하여 분석 한 결과, 6mM 일때 큰 응집체의 분포도가 가장 높았다. 또한, 세라믹 분리막에 대하여 주기적 질소 역세척을 실시할 경우 역세척 주기의 영향을 조사하였다. 그 결과, NCMT-7231 (평균기공 $0.10{\mu}m$) 분리막의 최적 역세척 시간(BT)는 20초이었다.
The defects of partial denture frameworks are mainly shrinkage porosity, inclusions, micro-crack, particles from investment, and dendritic structure. In order to investigate a good casting condition of partial denture frameworks, the three casting alloys and casting methods were used and detected casting defects were analyzed by using electrochemical methods. Three casting alloys (63Co-27Cr-5.5Mo, 63Ni-16Cr, 63Co-30Cr-5Mo) were prepared for fabricating partial denture frameworks with various casting methods; centrifugal casting (Kerr, USA), high frequency induction casting (Jelenko Eagle, USA), vacuum pressure casting (Bego, Germany). The casting temperature was $1,380^{\circ}C$ (63Co-27Cr-5.5Mo and 63Ni-16Cr) and $1,420^{\circ}C$ (63Co-30Cr-5Mo). The casting morphologies were analyzed using FE-SEM and EDX. The corrosion test of the dendritic structure was performed through potentiodynamic method in 0.9% NaCl solutions at $36.5^{\circ}C$ and corrosion surface was observed using SEM. The defects of partial denture frameworks improved in the order of centrifugal casting, high frequency induction casting, and vacuum pressure casting method, especially, pore defects were found at part of clasp in the case of centrifugal casting method. The structure of casting showed dendritic structure for three casting alloys. In the 63Co-27Cr-5.5Mo and 63Co-30Cr-5Mo, $\alpha$-Co and $\varepsilon$-Co phases were identified at matrix and $${\gamma}$-Ni_2$Cr second phase were shown in 63Ni-16Cr. Also, the corrosion resistance of cast structure increased in the order of vacuum pressure casting, high frequency induction casting, and centrifugal casting method.
The expansivity of clayey soils is a complicated phenomenon which may affect the stability of geotechnical structures and geo-environmental projects. In all common factors for the monitoring of soil expansion, less attention is given to anion type of pore space solutions. Therefore, this paper is concerned with the impact of various concentrations of different inorganic salts including NaCl, $Na_2SO_4$, and $Na_2CO_3$ on the macro and microstructure behavior of the expandable smectite clay. Comparison of the responses of the smectite/NaCl and smectite/$Na_2SO_4$ mixtures indicates that the effect of anion valance on the soil engineering properties is not very pronounced, regardless of the electrolyte concentration. However, at presence of carbonate as potential determining ions (PDIs) the swelling power increases up to 1.5 times compared to sulfate or chloride ions. The samples with $Na_2CO_3$ are also more deformable and show lower osmotic compressibility than the other mixtures. This demonstrates that the barrier performance of smectite greatly decreases in case of anions with the non-specific adsorption (e.g., $Cl^-$ and $SO{_4}^{2-}$) as the salinity of solution increases. Based on the results of the X-ray diffraction and sedimentation tests, the high soil volumetric changes upon exposure to carbonate is attributed to an increase in the repulsive forces between smectite basic unit layers due to the PDI effect of $CO{_3}^{2-}$ and increasing the pH level which enhance the buffering capacity of smectite. The study concluded that the nature of anion through its influence on the re-arrangement of soil microstructure and osmotic phenomena governs the hydro-mechanical parameters of expansive clays. It seems not coinciding with the double layer theory of the Gouy-Chapman double layer model.
This is the first report describing acute mass mortality occurred in juvenile olive flounder (Paralichthys olivaceus) caused by gas bubble disease (GBD). A total of 610 fish (average weight = 35 g), which were more than half of the fish acclimated at 17℃ in an aquarium, were killed within two days of acclimation. The dead and moribund fish showed excessively opened opercula and mouths, and occasionally, severe exophthalmia. Through microscopic observation, numerous gas emboli were found in the gills of the dead and live fish, while the fish were not infected with any microbial pathogens. The dissolved oxygen (DO) saturation level of the rearing water and seawater nearby the facility reached 145% and 286%, respectively, whereas other water quality parameters (such as salinity, pH, and chemical oxygen demand) were normal. The extreme saturation rate of seawater in the shore nearby seemed to be due to an enormous algal bloom that occurred there. Through molecular identification based on 18S rDNA sequences, the most dominant algal species was most closely related to Ulva californica (99.87% sequence identity) followed by U. prolifera, U. linza, and U. curvata (99.81%). Therefore, it can be concluded that supersaturated seawater due to mass algal bloom caused gas bubble disease in the olive flounder, leading to mass mortality. After technical adjustment, such as increased aeration, lowered water circulation rate, and inlet water filtration using micro-pore carbon filters, the DO level became normal, no further mortality occurred and the status of the fish was stabilized.
다공성 분리막은 입자성 물질을 제거하는데 산업적으로 다양하게 응용되고 있다. 기존 다공성 분리막 제작 방법과 다르게, 용액퍼짐 상분리법은 매우 간단하게 기공을 형성할 수 있다. 먼저 지지층으로 메쉬 위에 물을 적신 후, 물과 혼합되지 않은 용매에 폴리설폰 용액을 흘려준다. 이때 물과 혼합되지 않은 용매는 쉽게 기화되어 폴리설폰은 얇은 막으로 만들어지게 된다. 기공을 형성하기 위해 폴리설폰 용액에 물과 혼합할 수 있는 물질을 넣게 되면, 넣어주는 농도 비율에 따라 기공크기를 조절할 수 있게 된다. 막의 두께는 쉽게 용액의 농도로 조절이 된다. 다공성 분리막은 메쉬의 형성을 그대로 유지하고 있어 3차원 구조체를 형성하는데 매우 유용하다. 본 연구에서 제시된 용액 퍼짐 상분리법은 매우 낮은 생산단가와 쉬운 공정조절에 의해 기존 분리막에 비해 높은 가격경쟁력을 가질 수 있는 특징을 보이고 있다.
