Fabrication of Graphene Field-effect Transistors with Uniform Dirac Voltage Close to Zero (균일하고 0 V에 가까운 Dirac 전압을 갖는 그래핀 전계효과 트랜지스터 제작 공정)

  • Monolayer graphene grown via chemical vapor deposition (CVD) is recognized as a promising material for sensor applications owing to its extremely large surface-to-volume ratio and outstanding electrical properties, as well as the fact that it can be easily transferred onto arbitrary substrates on a large-scale. However, the Dirac voltage of CVD-graphene devices fabricated with transferred graphene layers typically exhibit positive shifts arising from transfer and photolithography residues on the graphene surface. Furthermore, the Dirac voltage is dependent on the channel lengths because of the effect of metal-graphene contacts. Thus, large and nonuniform Dirac voltage of the transferred graphene is a critical issue in the fabrication of graphene-based sensor devices. In this work, we propose a fabrication process for graphene field-effect transistors with Dirac voltages close to zero. A vacuum annealing process at $300^{\circ}C$ was performed to eliminate the positive shift and channel-length-dependence of the Dirac voltage. In addition, the annealing process improved the carrier mobility of electrons and holes significantly by removing the residues on the graphene layer and reducing the effect of metal-graphene contacts. Uniform and close to zero Dirac voltage is crucial for the uniformity and low-power/voltage operation for sensor applications. Thus, the current study is expected to contribute significantly to the development of graphene-based practical sensor devices.

Low Pass Filter Design using the SRR-DGS Resonator (SRR-DGS 공진기를 이용한 저역통과 필터 설계)

  • In this paper, the split-ring DGS resonator is proposed and its equivalent circuit are analyzed to design the low pass filter. Compared with the conventional dumbell DGS cell, this structure has a flat fluctuation in low frequency range and a sharp slop at edge frequency. The out-band suppression of the SRR-DGS cell can be improved by placing the open stubs on the conductor line which operates as parallel capacitances. Making use of equivalent circuit analytical method, the characteristics of the improved SRR DGS cell are investigated and applied to design compact low pass filter, which has a low in-band loss, sharp slop and high suppression of more than 35dB within a wide out-band frequency range. The dependence of the transmission characteristic on the dimension of a split ring, such as side-length and split-gap, is analyzed in detail. In addition, an improved SRR DGS cell model with open stubs loaded on the conductor line is then presented to improve the out-band suppression. By using the equivalent-circuit analytical method, an S-band microstrip low-pass filter with perfect low-pass characteristic and high out-band suppression is designed and fabricated.

3D volumetric medical image coding using unbalanced tree structure (불균형 트리 구조를 이용한 3차원 의료 영상 압축)

  • This paper focuses on lossy medical image compression methods for medical images that operate on three-dimensional(3-D) irreversible integer wavelet transform. We offer an application of unbalanced tree structure algorithm to medical images, using a 3-D unbalanced wavelet decomposition and a 3-D unbalanced spatial dependence tree. The wavelet decomposition is accomplished with integer wavelet filters implemented with the lifting method. We have tested our encoder on volumetric medical images using different integer filters and 16 coding unit size. The coding unit sizes of 16 slices save considerable dynamic memory(RAM) and coding delay from full sequence coding units used in previous works. If we allow the formation of trees of different lengths, then we can accomodate more transaxial scales than three. Then the encoder and decoder can then keep track of the length of the tree in which each pixel resides through the sequence of decompositions. Results show that, even with these small coding units, our algorithm with I(5,3)filter performs as well and better in lossy coding than previous coding systems using 3-D integer unbalanced wavelet transforms on volumetric medical images.

Temperature-Dependence of Poly-Si Thin film Transistors (다결정 실리콘 박막 트랜지스터의 온도 의존성)

  • The influence of temperature variation (25~125$^{\circ}C$) on poly-Si thin-film transistors (TFT's) was investigated by examining the electrical properties change of poly-Si films formed by solid phase crystallization (SPC). The n-channel poly-Si TFT's fabricated by SPC with channel length of 1.5 and loon ,respectively, exhibit good characteristics with a high ${\mu}$$\sub$FE/ ($\geq$82 and $\geq$60$\textrm{cm}^2$/V-s in 1.5 and 10$\mu\textrm{m}$, respectively), low V$\sub$t/, ($\leq$1.52 and $\leq$ 2.75V in 1.5 and 10$\mu\textrm{m}$, respectively), low S$\sub$t/, and good ON-OFF characteristics in spite of temperature variation. Thus, poly-Si films formed by SPC can be applied for the application to poly-Si TFT liquid crystal display with peripheral integrated circuits.

  • The temperature dependence of the magentic moment was determined for the system of high $T_{c}$ superconductor $Y_{1-X}Sm_{x}Ba_2Cu_3O_{7-y}$ with x=0, 0.2, 0.4, 0, 6, 0.8 and 1.0. Also the magnetic susceptibility and the magnetic critical current density were measured from the magnetic hysterisis loops obtained at 30 K. From the results of the magnetic susceptibility measurements, the high $T_{c}$ phase were ranged from 14.7 to 49.1%. The values of the magnetic critical current densities were in the range of $10^3~10^4A/cm^2$. The penetration depth was approximately ninety times larger than the coherence length.

Characteristics of Coaxial Typed Magnetic Sensor Using Amorphous Wire (자성와이어를 이용한 동축케이블형 자계센서의 특성)

  • Co-based amorphous magnetic wire with a diameter of $125{\mu}m$ and a length of 40 mm was used as an inner conductor of a coaxial cable to construct a magnetic sensor. Sensor characteristics was measured up to 3 GHz with applied up to 60 Oe by using network analyzer. Frequency dependence of impedance for this sensor was very close to the impedance resonant pattern of transmission line and 250 MHz was obtained as a 1/4 wavelength without external magnetic field. Large impedance change was measured in the magnetic field range between 0 Oe and 1 Oe, which was influenced by permeability change of magnetic amorphous wire. Because ${\Delta}Z/{\Delta}H$ value of $300{\Omega}/Oe$ was obtained at 0.1 Oe, this coaxial cable with amorphous wire can be useful as a magnetic sensor.

  • The solubilization of p-chlorobenzoic acid in aqueous solutions of pure cationic, nonionic, amphoteric, and their mixed surfactant systems have been measured by the UV-Vis spectrophotometric method. The effects of hydrophobic tail-group with different chain length and the hydrophilic head-group on the solubilization of p-chlorobenzoic acid have been studied and also thermodynamic parameters have been calculated from the dependence of Ks values on the temperature. The results show that the values of ΔGo for the solubilization by all surfactant systems are negative and the values of ΔHo and ΔSo are all positive.

Control of Dimethyl Sulfide Emissions Using Biofiltration

  • Laboratory scale experiments were conducted to evaluate the performance of a biofilter for eliminating dimethyl sulfide(DMS). A commercial compost/pine bark nugget mixture served as the biofilter material for the experiments. The gas flow rate and DMS concentration entering the filter were varied to study their effect on the biofilter efficiency. The operating parameters, such as the residence time, inlet concentration, pH, water content, and temperature, were all monitored throughout the filter operation. The kinetic dependence of the DMS removal along the column length was also studied to obtain a quantitative description of the DMS elimination. High DMS removal efficiencies(>95%) were obtained using the compost filter material seeded with activated sludge. DMS pollutant loading rates of up to 5.2 and 5.5 g-DMS/m$^3$/hr were effectively handled by the upflow and downflow biofilter columns, respectively. The macrokinetics of the DMS removal were found to be fractional-order diffusion-limited over the 9 to 25 ppm range of inlet concentrations tested. The upflow column had an average macrokinetic coefficient(K$\_$f/) of 0.0789 $\pm$ 0.0178 ppm$\^$$\sfrac{1}{2}$//sec, while the downflow column had an average coefficient of 0.0935 $\pm$ 0.0200 ppm$\^$$\sfrac{1}{2}$//sec. Shorter residence times resulted in a lower mass transfer of the pollutant from the gas phase to the aqueous liquid phase, thereby decreasing the efficiency.

Development of Active thin Film Optical Waveguide $C^{2+}$ -ion Sensor (능동형 박막 광도파로 칼슘 이온 센서의 개발)

  • A new functional organic thin film optical waveguide ion sensor is designed, which can select a specific ion, i.e., $Ca^{2+}$ -ion. The sensing membrane was composed of PVC-PVAC-PVA copolymer matrix based on anionic cation-selective chromoionophor(ETH5294), neutral ionophore(K23El), anionic site and plasticizer and it was coated on the etched glass substrate as embeded type optical waveguide itself. The sensor sensitivity dependence on waveguide length and thickness, contence of chromoionophore, and each mode was investigated. And this sensor could detect $Ca^{2+}$ ion in concentrations ranging from 1$\times$10­6~1M(with 0.05M tris-HCI buffer solution of pH7.4) by measuring the absorbance change at 514nm of light. Utilizing thin film membrane, the fast response time and high sensitivity are obtained. Also, it is expected that this sensor can be applied to various biochemical important ions.ons.

A Numerical Study on the Anisotropic Thermal Conduction by Phonon Mean Free Path Spectrum of Silicon in Silicon-on-Insulator Transistor (실리콘 박막 트랜지스터 내 포논 평균자유행로 스펙트럼 비등방성 열전도 특성에 대한 수치적 연구)

  • The primary concern of this research is to examine the phonon mean free path (MFP) spectrum contribution to heat conduction. The size effect of materials is determined by phonon MFP, and the size effect appears when the phonon MFP is similar to or less than the characteristic length of materials. Therefore, knowledge of the phonon MFP is essential to increase or decrease the heat conduction of a material for engineering applications, such as micro/nanosystems. In this study, frequency dependence of the phonon transport is considered using the Boltzmann transport equation based on a full phonon dispersion model. Additionally, the phonon MFP spectrums of in-plane and out-of-plane heat transport are investigated by varying the film thickness of the silicon layer from 41 nm to 177 nm. This will increase the understanding of anisotropic heat conduction in a SOI (Silicon-on-Insulator) transistor.
