  • In this paper, we have studied minimization of the kerf-width and surface burning, which occurred after the conventional singulation process of the multi-layer BGA board with copper, polyethylene and epoxy glass fiber. The high thermal energy of a pulsed Nd:YAG laser is used to cut the multi-layer board. The most considerable matter in the laser cutting of the multi-layer BGA boards is their different absorption coefficient to the laser beam and their different heat conductivity. The cut mechanism of a multi-layer BGA board using a 2$^{nd}$ harmonic Nd:YAG laser is the thermal vaporization by high temperature rise based on the Gaussian profile and copper melting point. In this experiment, we found that the sacrifice layer and Na blowing are effective in minimizing the surface burning by the reaction between oxygen in the air and the laser beam. In addition, N2 blowing reduces laser energy loss by debris and suppresses surface oxidation. Also, the beam incidence on the epoxy layer compared to polyimide was much more suitable to reduce damage to polyimide with copper wire for the multi layer BGA singulation. When the polyester double-sided tape is used as a sacrifice layer, surface carbonization becomes less. The SEM, non-contact 3D inspector and high-resolution microscope are used to measure cut line-width and surface morphology.

  • In this paper, the system for monitoring process of aluminum laser welding was developed using the light signal emitted from the plasma which comes from interaction between material and laser. Photodiode for monitoring system was selected based on the spectrum analysis of light from plasma and keyhole. Behavior of plasma and keyhole was analyzed through the sensor signals. Value of sensor signal represented the light intensity and fluctuation of signal indicated the stability of plasma and keyhole. For the relation between welding condition and sensor signals, the input power and weld geometry greatly effected on the average of each sensor signals. Using the feature values of signals, estimation model for tensile strength of weld was formulated with neural network algorithm. Performance of this model was verified through coefficient of determination and average error rate.

  • This paper deals with the experiment of CW YAG laser for processing. The YAG laser is spotted very small size beam compared with $CO_2$ laser having short wave-length. That is used broadly in material processing because of easy reaction to the materials, and the maintenance is very simple. The power delivery and focussing is done conventional optical components, and splitting beam is used many point stop-welding. In these studies, especial interest is nesessary to perpare for future technology. Our study aims to develop the YAG laser system and to accumulate design and construction technology. In basic experiments, we obtain the maximum output power of 50 W with the single elliptical cylinder.

  • In this study, a visual sensor system which can detect I-butt weld joint with height variation and includes a seam tracking algorithm was investigated. Three-dimensional position of an object can be acquired by using the method of distance measurement, i.e., an optical trigonometry which results from the spatial relations between the camera, the object and the structured light by a visible laser. Effects of laser intensity and iris number for the image quality as well as object material were investigated for the optical system design. For the image processing, a region of interest is defined from the whole image and a line image of laser is drew by using the gray level difference in the image. From the drew laser line, the weld joint can be recognized in searching the biggest point position calculated from the central difference method. Through a series of welding experiments, a good tracking performance was confirmed under GMA welding.

  • Laser remelting of surface of cobalt-based hardfacing alloy can eliminate impurities and cracks and improve the wear resistance. In this present study, Stellite ${\sharp}6\;and\;{\sharp}21$ harfacing alloys were remelted by a 3kW CO2 laser. Hardness distribution and microstructures in the laser remelted zone was investigated. Our results showed that in proper laser parameters laser remelted surface of hardfacing alloy had more refined microstructure and more increased micro-hardness than the base material.

  • In this paper, I have studied minimization of the kerf-width and surface burning which are occurred after the singulation process of multi layer $\mu$-BGA( thickness 1.1 mm, 0.9 mm) with a pulsed Nd:YAG( = 532 nm, repetition rate = 10 Hz) laser. The thermal energy of a pulsed Nd:YAG laser is used to cut the copper layer. I have studied are minimization of the surface burning and kerf-width using a photo resist, $N_2$blowing and polyester double sided tape as a cutting parameter. The $N_2$blowing reduces a laser energy loss by debris and suppresses a surface carbonization. Also, I have studied characters of cutting with a choice of side of laser beam incidence. The SEM(Scanning Electron Microscope), non-contact 3D inspector and high-resolution microscope are used to measure kerf width and surface state. The optimum value of 1.1 mm $\mu$-BGA singulation is 524 $\mu$m that is reduced kerf width of 60 % with $N_2$blowing. And I obtained reduction of carbonization of 68 % with a polyester double side tape in 0.9 mm $\mu$-BGA. I used laser intensity of 1.91$\times$10$^{6}$ / $\textrm{cm}^2$ in this study.

  • Thermal shock behavior of TiN-coated SUS 304 substrate was investigated using a laser ablation method. By short surface ablation with a pulse Nd-YAG laser, considerable surface crack and spalling were observed, whereas there were few oxidation phenomena, such as grain growth of TiN crystallites, nucleation and growth of $TiO_2$ crystallites, which were observed from the coatings quenched from $700^{\circ}C$ in a chamber. The oxygen concentration of the ablated coating surface with the pulse laser also had a lower value than that of the quenched coating surface by Auger electron spectroscopy and electron probe micro analysis. These results were attributed to the fact that the properties of the pulse laser method have a very short heating time and so the diffusion time for oxidation was insufficient. Consequently, it was verified that the laser thermal shock test provides a way to evaluate the influence of the thermal shock load reduced oxidation effect.

  • Advances in laser technology have enabled ultra-high-speed ultra-precise processing, thus expanding potential applications to the semiconductor, medical, and photovoltaic industries. In particular, laser scribing technology has been applied to the production of shingled solar modules. In this work, we analyze the effect of laser scribing conditions, e.g., scribing depth, on the characteristics of the resulting divided solar cells. When the scribing depth was greater than $100{\mu}m$, the solar cells were well separated. In addition, the desired scribing depths were reached in fewer scans when the laser spot overlap was 100%. The efficiency of the divided cells decreased due to the high series resistance at scribing depths of less than $100{\mu}m$. However, at scribing depths of approximately $100{\mu}m$, the series resistance was low and efficiency reduction was minimized.

  • Thin Beam Excimer Laser Annealing is investigated as one possible process enabled by the variable concept of Thin Beam LTPS processing. The structure of the resulting p-Si material is analyzed in terms of grain size distribution, scaling with energy density and overlap, as well as average surface roughness. This process provides similar control and latitude as conventional excimer laser annealing, but reduced average surface roughness and the potential to be scaled to significant productivity levels.
