An electric field was applied to a Mo conductive layer in the sandwiched structure of $glass/SiO_2/Mo/SiO_2/a-Si$ to induce Joule heating in order to generate the intense heat needed to carry out the crystallization of amorphous silicon. Polycrystalline silicon was produced via Joule heating through a solid state transformation. Blanket crystallization was accomplished within the range of millisecond, thus demonstrating the possibility of a new crystallization route for amorphous silicon films. The grain size of JIC poly-Si can be varied from few tens of nanometers to the one having the larger grain size exceeding that of excimer laser crystallized (ELC) poly-Si according to transmission electron microscopy. We report here the blanket crystallization of amorphous silicon films using the $2^{nd}$ generation glass substrate.

Integrating the driver circuitry directly onto the glass substrate would be one of the advantages of polycrystalline Si (poly-Si) TFT-(LCD). Low-temperature poly-Si TFT(LTPS) is well-suited for higher-definition display applications due to its intrinsically superior electrical characteristics. In order to improve LTPS electrical characteristics, currently the excimer laser-induced crystallization (ELC) processes and sequential lateral solidification method were developed. Grain size of the poly-Si is mainly affected by beam pitch and energy density. Key parameter for making a larger poly-Si using excimer laser annealing(ELA) and increasing a throughput is due to increase in beam pitch and energy density to a certain degree. Furthermore, thin $SiO_{2}$ capping is effective to suppress the protrusion of the poly-Si thin films and to reduce the interface state density. From the ELA process, we are able to control grain size by varying different parameters such as number of shots and energy density.
For high-performance TFT (Thin film transistor), poly-crystalline semiconductor thin film with low resistivity and high hall carrier mobility is necessary. But, conventional SPC (Solid phase crystallization) process has disadvantages in fabrication such as long annealing time in high temperature or using very expensive Excimer laser. On the contrary, MIC (Metal-induced crystallization) process enables semiconductor thin film crystallization at lower temperature in short annealing time. But, it has been known that the poly-crystalline semiconductor thin film fabricated by MIC methods, has low hall mobility due to the residual metals after crystallization process. In this study, Ni metal was shallow implanted using PIII&D (Plasma Immersion Ion Implantation & Deposition) technique instead of depositing Ni layer to reduce the Ni contamination after annealing. In addition, the effect of external magnetic field during annealing was studied to enhance the amorphous silicon thin film crystallization process. Various thin film analytical techniques such as XRD (X-Ray Diffraction), Raman spectroscopy, and XPS (X-ray Photoelectron Spectroscopy), Hall mobility measurement system were used to investigate the structure and composition of silicon thin film samples.
The development of fabrication processes of polycrystalline-silicon-thin-film transistors (poly-Si TFTs) at low temperatures is reviewed. Rapid crystallization through laser-induced melt-regrowth has an advantage of formation of crystalline silicon films at a low thermal budget. Solid phase crystallization techniques have also been improved for low temperature processing. Passivation of $SiO_2$/Si interface and grain boundaries is important to achieve high carrier transport properties. Oxygen plasma and $H_2O$ vapor heat treatments are proposed for effective reduction of the density of defect states. TFTs with high performance is reported.
금속유도 측면 결정화 (Metal Induced Lateral Crystallization; MILC)를 통하여 형성한 다결정 실리콘 박막에 엑시머 (excimer) 레이저를 조사하여 우수한 특성을 갖는 박막 트랜지스터를 제작하였다. MILC 공정 중에 형성되는 금속 유도 결정화 (Metal Induced Crystallization; MIC) 실리콘 박막은 다량의 Ni을 함유하고 있기 때문에, 이에 인접한 MILC 실리콘 박막 내에는 니켈 농도의 점진적인 차이가 발생한다. MILC 다결정 실리콘 박막 내의 Ni 농도 차이는 실리콘 박막의 용융점 차이를 유발하여 레이저 결정화 시에 매우 큰 실리콘 결정립의 성장을 유도한다. 새로운 다결정 실리콘 박막 트랜지스터는 기존의 레이저 결정화 방식으로 제작한 다결정 실리콘 박막 트랜지스터에 비하여 40% 향상된 전계효과 이동도를 나타내었다.
본 논문에서는 미세유체장치 기반 외부 자극에 의한 결정화 기술의 최근 발전에 대해 탐구한다. 초음파, 레이저, 마이크로파, 전기장과 같은 대표적인 네 가지 결정화 기법인 외부 자극의 종류에 대해 중점을 두어 외부 자극이 결정 성장에 미치는 영향을 강조한다. 결정 품질 향상, 구조 형성, 물리적 특성 변화 등의 이점을 강조하며 외부 자극을 통한 결정화(external-source-induced crystallization) 기술에 대한 포괄적인 개요를 제공하고 잠재적인 발전 가능성에 대해 논의한다.
TFT-LCD requires to use poly silicon for High resolution and High integration. Thin film make of Poly silicon on the excimer laser-induced crystallization of PECVD(plasma-enhanced chemical vapor deposition)-grown amorphous silicon. In the thin film hydrogen affects to a device performance from bad elements like eruption, void and etc. So dehydrogenation prior to laser exposure was necessary. In this study, use RTP(Rapid Thermal Process) at various temperature from $670^{\circ}C$ to $750^{\circ}C$ and fabricate poly-silicon. it propose optimized RTP window to compare grain size to use poly silicon's SEM pictures and crystallization to analyze Raman curved lines.
In this work, thin films of amorphous silicon (a-Si) were formed on plastic substrates by sputtering deposition and crystallized using excimer laser irradiation. As the entire process is conducted at room temperature, and the laser irradiation-induced heating is confined to the thin film, the plastic substrate is not subjected to thermal stresses. The microstructure resulting from the laser irradiation was dependent on the laser irradiation energy density and the composition of the underlying buffer layers. It was found that a layer of AlN deposited as a buffer between the plastic and the a-Si film increased the endurance of the a-Si film under laser irradiation, and resulted in polycrystalline Si grains up to 100nm in diameter.
Monolithic 3D-IC는 현대 집적회로에서 interconnect로 인해 발생되는 여러 문제들을 해결하기 위해 새롭게 제시되고 있는 기술적 개념으로 구현 시 하위 소자 및 interconnet들에 영향을 주지 않는 저온공정이 필수적이다. 특히 germanium (Ge)은 낮은 녹는점 및 높은 캐리어 이동도 덕분에 3D-IC 구현 시 상위 소자의 channel 물질에 적합한 것으로 알려져 있다. 최근 이러한 Ge을 결정화하기 위해 solid phase crystallization (SPC), metal induced crystallization (MIC), laser annealing과 같은 결정화 방법들이 보고되고 있다. 현재까지 SPC 방법에 의해 얻어진 poly-Ge의 도핑농도 및 이동도와 같은 전기적 특성에 대한 분석은 수행된 바 있으나 3D-IC 공정에 적용이 가능한 MIC 기술을 통해 얻어진 poly Ge 필름에 대한 전기적 특성분석은 부족한 상황이다. 본 연구는 SPC 뿐만 아니라 MIC 방법을 통해 ${\alpha}$-Ge를 결정화시키고 얻어진 poly-Ge 필름의 전기적 특성을 XRD 및 hall effect measurement를 통해 분석하였다. 특히 일반적으로 Ge 내에서 p-type dopant로 동작을 하는 defect과 n-type dopant인 phosphorus 관계를 고려하여 여러 온도에서 SPC 및 MIC에 의해 얻어진 phosphorus doped poly-Ge 필름들의 전기적 특성을 분석하였다.
