A Study on Carrier Injection and Trapping by the High Field for MOS(Metal-$Al_2O_3$-p Si$) Structure (Metal-$Al_2O_3$-p Si$의 MOS 구조에 있어서 고전계에의한 Carrier주입과 트랩에 관한 연구)

  • This study is carrier out to investigate the carrier injection and the characteristics of trapping for the CVD deposited Al2O3 film on Si substrates. Samples used are metal -Al2O3-Si Structure in which metal field plates are used with Aluminium or God. Canier injection and trapping, which result in flat band voltalge shift, occur at fields as low as 1~2 MV/cm. An approximate method is proposed for computing the location of the centroid of the trapped electrons in this paper. Results show that carriers are trapped near the injecting interface at fields less than about 5MV/cm. Because of continued charging, a steady state can not be reached. Therefore the unique I-V curve is obtained when the traps are initially empty. By utilization of applied voltage on each point of the fresh device sample, it is measured the I-V surves for two polarities of applied voltage. The current densities observed in the Al2O3 films are much larger than those obtained in SiO2.

Response to ACTH Challenge in Female Dairy Calves in Relation to Their Milk Yield

  • Attempts have been made to establish relationship between the response to ACTH challenge in female calves, growth and first lactation performance. A total of 19 Holstein calves weighing 100 kg i. v. were given 0.50 IU of ACTH/kg $BW^{.75}$ (EXACTHIN inj., Richter G., Budapest) at 60 days of age. Serial blood samples were taken at times 0, 0.5, 1, 2, 3, 4 and 5 hours and analyzed for cortisol, glucose insulin and FFA levels. From challenge series the area under the curve from time of administration and the following 5 h were calculated. Negative, and mostly loose relationship between response to ACTH challenge for cortisol, insulin, or FFA and ADWG during growth have been established (p>0.05) with positive one for glucose. Bivariate coefficients of correlation varied within the range from -0.35 to 0.15. Estimations reveal negative correlation between the length of first lactation and cortisol or insulin (r=-0.80, p<0.001 and r=-0.45, p<0.10, resp.) Close association between cortisol or insulin and actual first lactation milk yield was found (r=-0.48, p<0.10; r=-0.64, p<0.01, resp.). Close relationship between the response to ACTH challenge and milk protein yield was present only for insulin (r=-0.59, p<0.05).

  • Conventional P/PI speed controller of today's servo drives should be manually tuned the controller switching set-point by trial-and-errors, which may translate the drive system down-time and loss of productivity. The adjustable drive performance is heavily dependent on the qualify of the expert knowledge and becomes inadequate in applications where the operating conditions change in a wide range, i.e., tracking command, cceleration/deceleration time, and load disturbances. In this paper, the demands on simple controls/setup are discussed for industry servo drives. Analyzing the frequency content of motor torque command, P/PI control mode switching is automatically peformed with some prior knowledge of the mechanical dynamics. The dynamic performance of the proposed scheme assures a desired tracking response curve with minimal oscillation and settling time over the whole operating conditions. For comprehensive comparison of traditional P/PI control scheme, extensive test is carried out on actual servo system.

Effects of sulfur treatments on metal/InP schottky contact and $Si_3$$N_4$/InP interfaces (황처리가 금속/InP Schootky 접촉과 $Si_3$$N_4$/InP 계면들에 미치는 영향)

  • The effects of sulfur treatments on the barrier heithts of Schottky contacts and the interface-state density of metal-insulator-semiconductor (MIS) capacitors on InP have been investigated. Schottky contacts were formed by the evaporation of Al, Au, and Pt on n-InP substrate before and after (NH$_{4}$)$_{2}$S$_{x}$ treatments, respectively. The barrier height of InP Schottky contacts was measured by their current-voltage (I-V) and capacitance-voltage (C_V) characteristics. We observed that the barrier heights of Schottky contacks on bare InP were 0.35~0.45 eV nearly independent of the metal work function, which is known to be due to the surface Fermi level pinning. In the case of sulfur-treated Au/InP ar Pt/InP Schottky diodes, However, the barrier heights were not only increased above 0.7 eV but also highly dependent on the metal work function. We have also investigated effects of (NH$_{4}$)$_{2}$S$_{x}$ treatments on the distribution of interface states in Si$_{3}$N$_{4}$InP MIS diodes where Si$_{3}$N$_{4}$ was provided by plasma enhanced chemical vapor deposition (PECVD). The typical value of interface-state density extracted feom 1 MHz C-V curve of sulfur-treated SiN$_{x}$/InP MIS diodes was found to be the order of 5${\times}10^{10}cm^{2}eV^{1}$. This value is much lower than that of MiS diodes made on bare InP surface. It is certain, therefore, that the (NH$_{4}$)$_{2}$S$_{x}$ treatment is a very powerful tool to enhance the barrier heights of Au/n-InP and Pt/n-InP Schottky contacts and to reduce the density of interface states in SiN$_{x}$/InP MIS diode.

Seasonal Photosynthetic Performance of Laminaria japonica sporophytes on the Southeastern Coast of Korea (한국 동남해안에서 다시마(Laminaria japonica) 포자체의 광합성의 계절변화)

  • Rates of photosynthesis and respiration of Laminaria japonica sporophytes cultivated on the southeastern coast of Korea were monthly measured in situ and under constant temperature and nitrogen concentration in laboratory from February to July 1996 in order to understand the seasonal photosynthetic performance of this alga. P-I (the relationship between photosynthsis and irradiance) parameters measured in situ varied seasonally. Photosynthetic capacity ($P_{max}$) reached its maximum in March (6.64 mg $O_2{\cdot}gdw^{-1}{\cdot}h^{-1}$) and gradually decreased thereafter. Photosynthetic efficiency (${\alpha}$), which ranged from 0.026 to 0.106, generally showed a similar pattern with the $P_{max}$, curve. Correlation between respiration and $P_{max}$, was not significant (Spearman's rank correlation, p>0.05); respiration rate, which varied between 0.25 and 0.83 mg $O_2{\cdot}gdw^{-1}{\cdot}h^{-1}$, showed no gradual decline from March. $P_{max}$ in situ significantly correlated with the relative growth rate of frond weight (Spearman's rank correlation, p<0.01) and this result means that the amount of accumulated materials in body increased with the increment of $P_{max}$. Compared $P_{max}$, in situ with that in the laboratory. The lower $P_{max}$ in February was probably caused by the effect of lower seawater temperature at this time. The decrease in $P_{max}$ after March, however, was primarily attributable to the thickness of blade as the plants got old. Comparison of P-I parameters measured for different size groups in April, explained the negative relationship between $P_{max}$ and frond thickness.

The effect of occlusogingival placement of clinical bracket points on the adaptation of a straight wire to the lingual arch form

  • Objective: The aim of this study is to compare the adaptation of a straight wire between brackets positioned at the mid-lingual surface and those placed gingivally by using a three-dimensional simulation software. Methods: This cross-sectional study was performed using OrthoAid, an in-house software. The subjects were 36 adolescents with normal Class I occlusion. For each dental cast, two bracket positioning approaches, namely the middle and gingival, were examined. In the middle group, the reference points were placed on the mid-lingual surface of each tooth, while in the gingival group, the reference points were positioned lingually on the anterior teeth. A 4th degree polynomial was adopted, and the in-plane and off-plane root mean squares (RMSs) of the distances between the reference points and the fitted polynomial curve were calculated using the software. Statistical analysis was performed using the paired-samples t-test (${\alpha}=0.05$). Results: The mean in-plane RMS of the polynomial curve to the bracket distance in the gingival group was significantly lower than that in the middle group (p < 0.001). The off-plane RMS was higher in the gingivally positioned brackets in the maxilla than in the middle group (p < 0.001). However, the off-plane RMS in mandible was not statistically significantly different between the two groups (p = 0.274). Conclusions: The results demonstrated that the gingival placement of lingual brackets on the anterior teeth could decrease the distance between a tooth and the straight wire.

Accuracy of various imaging methods for detecting misfit at the tooth-restoration interface in posterior teeth

  • Purpose: The present study aimed to evaluate which of the following imaging methods best assessed misfit at the tooth-restoration interface: (1) bitewing radiographs, both conventional and digital, performed using a photostimulable phosphor plate (PSP) and a charge-coupled device (CCD) system; (2) panoramic radiographs, both conventional and digital; and (3) cone-beam computed tomography (CBCT). Materials and Methods: Forty healthy human molars with class I cavities were selected and divided into 4 groups according to the restoration that was applied: composite resin, composite resin with liner material to simulate misfit, dental amalgam, and dental amalgam with liner material to simulate misfit. Radiography and tomography were performed using the various imaging methods, and the resulting images were analyzed by 2 calibrated radiologists. The true presence or absence of misfit corresponding to an area of radiolucency in regions subjacent to the esthetic and metal restorations was validated with microscopy. The data were analyzed using a receiver operating characteristic (ROC) curve, and the scores were compared using the Cohen kappa coefficient. Results: For bitewing images, the digital systems (CCD and PSP) showed a higher area under the ROC curve (AUROC) for the evaluation of resin restorations, while the conventional images exhibited a larger AUROC for the evaluation of amalgam restorations. Conventional and digital panoramic radiographs did not yield good results for the evaluation of resin and amalgam restorations (P<.05). CBCT images exhibited good results for resin restorations(P>.05), but showed no discriminatory ability for amalgam restorations(P<.05). Conclusion: Bitewing radiographs (conventional or digital) should be the method of choice when assessing dental restoration misfit.

KIC 6220497: A New Algol-type Eclipsing Binary with δ Sct Pulsations

  • We present the physical properties of KIC 6220497 exhibiting multiperiodic pulsations from the Kepler photometry. The light curve synthesis represents that the eclipsing system is a semi-detached Algol with a mass ratio of q=0.243, an orbital inclination of i=77.3 deg, and a temperature difference of ${\Delta}T=3,372K$, in which the detached primary component fills its Roche lobe by ~87% and is about 1.6 times larger than the lobe-filling secondary. To detect reliable pulsation frequencies, we analyzed separately the Kepler light curve at the interval of an orbital period. Multiple frequency analyses of the eclipse-subtracted light residuals reveal 32 frequencies in the range of $0.75-20.22d^{-1}$ with semi-amplitudes between 0.27 and 4.55 mmag. Among these, four frequencies ($f_1$, $f_2$, $f_5$, $f_7$) may be attributed to pulsation modes, while the other frequencies can be harmonic and combination terms. The pulsation constants of 0.16-0.33 d and the period ratios of $P_{pul}/P_{orb}=0.042-0.089$ indicate that the primary component is a ${\delta}$ Sct pulsating star in p modes and, thus, KIC 6220497 is an oscillating eclipsing Algol (oEA) star. The dominant pulsation period of about 0.1174 d is considerably longer than the values given by the empirical relations between the pulsational and orbital periods. The surface gravity of log $g_1=3.78$ is significantly smaller than those of the other oEA stars with similar orbital periods. The pulsation period and the surface gravity of the pulsating primary demonstrate that KIC 6220497 would be the more evolved EB, compared with normal oEA stars.

  • This paper describes that the characteristic of movement and the performance of the directional system of the liquid magnetic compass analyze and investigate in the kinds of compass and the coefficient of viscosity of the liquid of compass, which the horizontal magnetic field of the geo-magnetic is varied from the equator to the polar region (0.39 gauss-0.03 gauss) by use of apparatus generating artificial magnetic fields. The results are as follows; 1. It is confirmed that the measured values and the calculated values on the characteristic of damping curve by the type of compass and coefficient of viscosity has almost agree with one another. 2. As the horizontal magnetic force geo-magnetic field approaches around the equator (0.39 gauss), the horizontal magnetic field get near the polar region (0.03 gauss), its period is to be longer and the compass card prove not to be more stabilized. 3. The coefficient of viscosity of the liquid in the A, B, C, D and E compasses used in the experiment is estimated 0.03 poises, 0.02 poises, 0.02 poises, 0.015 poises and 0.048 poises respectively by computer simulation.

Effect of Oxygen Mixture Ratio on the Properties of ZnO Thin-Films and n-ZnO/p-Si Heterojunction Diode Prepared by RF Sputtering (산소 혼합 비율에 따른 RF 스퍼터링 ZnO 박막과 n-ZnO/p-Si 이종접합 다이오드의 특성)

  • ZnO thin-films are grown on a p-Si(111) substrate by RF sputtering. The effects of growth temperature and $O_2$ mixture ratio on the ZnO films are investigated by scanning electron microscopy (SEM), X-ray diffraction (XRD), and room-temperature photoluminescence (PL) measurements. All the grown ZnO thin films show a strong preferred orientation along the c-axis, with an intense ultraviolet emission centered at 377 nm. However, when $O_2$ is mixed with the sputtering gas, the half width at half maximum (FWHM) of the XRD peak increases and the deep-level defect-related emission PL band becomes pronounced. In addition, an n-ZnO/p-Si heterojunction diode is fabricated by photolithographic processes and characterized using its current-voltage (I-V) characteristic curve and photoresponsivity. The fabricated n-ZnO/p-Si heterojunction diode exhibits typical rectifying I-V characteristics, with turn-on voltage of about 1.1 V and ideality factor of 1.7. The ratio of current density at ${\pm}3V$ of the reverse and forward bias voltage is about $5.8{\times}10^3$, which demonstrates the switching performance of the fabricated diode. The photoresponse of the diode under illumination of chopped with 40 Hz white light source shows fast response time and recovery time of 0.5 msec and 0.4 msec, respectively.
