A Evaluation of the Maximum Power of the 94 GHz Gunn Diode Based on the Measured Oscillation Power (발진출력 측정을 통한 94 GHz Gunn Diode의 최대 전력 조사)

  • In this paper, design and implementation of the 94 GHz Gunn oscillator and the evaluation of the maximum power of the Gunn diode used in the oscillator are presented. The 94 GHz Gunn oscillator is used InP Gunn diode and designed employing a WR-10 waveguide. The designed oscillator is fabricated through machining and its performance is measured. The fabricated oscillator shows an oscillation frequency of 95 GHz, output power of 12.64 dBm, and phase noise of -92.7 dBc/Hz at 1 MHz offset frequency. To evaluation the maximum power of the InP Gunn diode used in oscillator, the oscillator structure is modified to a structure having a diaphram. The height of thick diaphram which is used in the oscillator is varied. As a result, an oscillator has several different load impedances, which makes it possible to plot $G_L-V^2$ plot at the post plane. Using the $G_L-V^2$ plot, the maximum power of used Gunn diode including post is computed to be 16.8 dBm. Furthermore using the shorted and zero bias Gunn diode, the post loss used for DC biasing can be computed. Using the two losses, The maximum power of a InP Gunn diode is computed to be 18.55 dBm at 95 GHz. This result is close to a datasheet.

  • A Gunn waveguide-oscillator, mechanically tunable from 60 to 70 GHz, has been developed for use as a local oscillator(LO) is millimeter radio telescope. Disc size, post size and characteristics of Gunn diode have an effect on the frequency tuning characteristics of Gunn oscillator. In this paper we report experimental results and design criteria for a wideband tunable Gunn oscillator. The developed Gunn oscillator has been used in the 100/150 GHz band dual channel receiver for the Taeduk Radio Astronomy Observatory.

  • A cavity stabilized Gunn oscillator at 24 GHz has been developed with WR-42 waveguide structure by HFSS simulation. The oscillator has been optimized by using a circular iris and cap resonator structure. This oscillator needs 4.5 V DC voltage / 1.2 A current and produces a maximum +21.27 dBm RF power at 24.0675 GHz.

A Study on Varactor Tuning Gunn Oscillator for X Band (Varactor 튜닝 X 밴드 Gunn 발진기에 관한 연구)

  • This paper described on the varactor tuning Gunn oscillator for X band. Analyzed the coplanar 2 post case using the dyadic Green's function then derived the obstacle network for the incident TE10 mode. For the electronical tuning, used the tuning varactor diode which has a high speed dynamic response characteristic and high Q. Oscillation frequency, switching mode, and stable oscillation point were calculated by the computer simulation. In the expriments, switching mode was occurred at 18 mm, 32.5 mm of the short tcircuit position, respectively. The general characteristics of the varactor tuning Gunn oscillator were abruptly changed by the moving of the short circuit and the variation of the bias voltage.

  • In this paper, we develop the PLL system of the local oscillator system using Gunn oscillator VCO for millimeter wave band receiving system. The local oscillator system consists of the $86{\sim}115GHz$ Gunn. diode oscillator part, the RF processing part including the diplexer and the harmonic mixer, and the DPLL system including Gunn modulator and controller. Based on this configuration, we verify the frequency and power stability of the developed local oscillator system. We developed system which applied to DPLL technique instead of the existing analog PLL method to accomplish this purpose. The developed system for this purpose is tested the frequency and power stability for a long time to confirm performance. Since we confirmed this system that had frequency characteristic of within ${\pm}10Hz$, very fine output drift power characteristic of $0.2{\sim}0.3dBm$ and about 200MHz locking range, it verified suitable for cosmic radio receiving system through the test result.

  • The oscillation frequency tuning range of waveguide Gunn oscillator and its stability depend sensitively on the dimensions of the resonator. Therefore the embedding impedances with the various dimensions of the resonator for Q-band (33 ∼ 50 GHz) Gunn oscillator are calculated by using HFSS (High Frequency Structure Simulator). In this paper the comparisons between theoretical results of embedding impedances as a function of frequency and that of experimental results are described. And the oscillation frequency range could be predicted by using the theoretical evaluation methods which were proposed in this paper It shows that post size has an effect on the frequency tuning characteristics of Gunn oscillator.

  • An X-band highly frequency-stabilized MIC Gunn oscillator using a dielectric resonator is fabricated. Resonant frequency is obrained by a variational method and it is studied how the oscillating characteristics can be affected by several fators. By the optimizing these factors, we can realize the stabilited oscillator output of 250 mW with 5-7 percet efficiency at 10 GHz. It has the favorable characteristics with frequency variation of 70 KHz/$^[\circ}C$ and the ouput variation within 3 dB over the temperature range from 0 to 70$^[\circ}C$.

A Design Method of the 94GHz(W-Band) Waveguide Harmonic Voltage Controlled Oscillator for the Armor Sensor (장갑표적 감지센서용 94GHz 도파관 하모닉 전압조정발진기 설계 기법)

  • In this paper, we propose a design method of the millimeter-wave(W-Band) waveguide cavity harmonic voltage controlled oscillator(VCO) using a Gunn diode for the armor sensor. Using the 3-dimensional simulation tool(Ansoft $HFSS^{TM}$), we were able to find the impedance matching point between waveguide and Gunn diode and estimate the oscillation frequency. A varactor diode is used for the frequency tuning, and we find out the equation for the calculation of the tunable frequency range. The designed VCO shows good performances; 17dBm output power at 94GHz center frequency, 520MHz frequency tuning range similar to the estimated value(480MHz).

  • In this paper, we developed a local oscillator (LO) system of millimeter wave band receiver for radio astronomy observation. We measured the phase and amplitude drift stability of this LO system. The voltage control oscillator (VCO) of this LO system use the 3 mm band Gunn oscillator. We developed the digital phase locked loop (DPLL) module for the LO PLL function that can be computer-controlled. To verify the performance, we measured the output frequency/power and the phase/amplitude drift stability of the developed module and the commercial PLL module, respectively. We show the good performance of the LO system based on the developed PLL module from the measured data analysis. The test results and discussion will be useful tutorial reference to design the LO system for very long baseline interferometry (VLBI) receiver and single dish radio astronomy receiver at the 3 mm frequency band.

  • The DC characteristics of GaAS Gunn diode are investigated as a preliminary study on the planar grade gap injector GaAs Gunn diode which is the transferred electron device with high output power and dc-rf conversion efficiency. The Gunn devices we fabricated were confirmed to have the DC characteristics of negative differential resistance(NDR). We discussed the nature of the NDR effect, including the electron intervalley transfer; the NDR effect was examined for six different cathode radii.
